該光デバイスウエーハのチップサイズに分割された光デバイス層と光デバイス層との間に空隙を有するように、該光デバイスウエーハの光デバイス層側と移設部材とを接合する移設部材接合ステップと、
該移設部材接合ステップの後、該空隙に液体を充填して該エピタキシー基板と該移設部材との表面張力を大きくする液体充填ステップと、
該液体充填ステップの後、該移設部材が接合された光デバイスウエーハのエピタキシー基板の裏面側からエピタキシー基板に対しては透過性を有しバッファ層に対しては吸収性を有する波長のパルスレーザービームをバッファ層に照射し、バッファ層を破壊するバッファ層破壊ステップと、
該バッファ層破壊ステップの後、該エピタキシー基板を該光デバイス層から剥離して、該エピタキシー基板に積層されていた光デバイス層を該移設部材に転写する光デバイス層転写ステップと、
