実施例1
動的再結晶を伴う小規模無摩擦鍛造実験
[0066]小規模無摩擦鍛造実験を行って、Al 0.5Cuにおける動的再結晶の条件に対するFF温度及び圧下率の影響を求めた。
動的再結晶を伴わない無摩擦鍛造の後のアニール温度の小規模効果
[0073]実施例2においては、実施例1において用いたものと同じ出発ブランク材及び実験装置を用いた。本実施例においては、85~90%の圧下率でのFF中に動的再結晶しなかった試料を用いて、標準的なアニールの効果を調べた。表1を参照すると、これらは試料1~3であった。拡散接合条件を最も良くシミュレートするために、1時間のアニール時間を用いた。
室温無摩擦鍛造の後の圧延及びアニールの小規模効果
[0075]実施例1において用いたものと同じ出発ブランク材及び実験装置を用いた。本実施例においては、FFの後に圧延を行い、次に通常の拡散接合パラメーターに近い温度及び処理時間を用いた熱処理(アニール)を行うことの効果を評価した。
大規模無摩擦鍛造プロトタイプ及び実験:無摩擦鍛造及び圧延を用いる2つのプロセスの比較
[0085]小規模実験を用いた実施例1~3の結果に基づいて、次の2つの大規模試料を製造した。ターゲットAは、室温において52.5%の高さ減少率(高さ6インチから2.85インチまで)までFFし、次に室温において4方向に沿ったクロス圧延(cross-rolling)を用いて75%の高さ減少(2.85インチから0.7インチまで)を行った。ターゲットBは、室温において74%の高さ減少率(高さ6.0インチから1.58インチまで)までFFし、次に室温において4方向に沿ったクロス圧延を用いて55%の高さ減少(1.58インチから0.7インチまで)を行った。下表5を参照。
大規模無摩擦鍛造 vs ベースラインプロセスの比較;光学顕微鏡検査によって測定される上面における結晶粒度
[0092]Al 0.5Cuターゲットに関する製造においてしばしば用いられるベースラインプロセスは、円筒形のビレットを鋳造し、次にクロス圧延し、次に機械加工及び接合することから構成される。上表5において示すように、88%の通常の高さ減少(高さ6.0インチから0.70インチまで)を行うために、室温においてクロス圧延を行う。クロス圧延パターンは、4つの等間隔の圧延方向を用いる。4つのベースラインターゲットを完成させ、光学顕微鏡検査によって分析して、上面で49の位置において結晶粒度を測定した。これらのターゲットを、実施例4において議論した2つのFF及び圧延したプロトタイプと比較した。
大規模無摩擦鍛造材料のベースラインプロセスとの比較:結晶粒度及び集合組織の光学顕微鏡検査及びEBSD分析
[0095]実施例5に記載した標準的なベースラインプロセスを用いて、5つのベースラインターゲットを製造した。断面光学顕微鏡検査及びEBSDを用いることによって、これらの5つのベースラインターゲットを実施例4及び5の2つの大規模FF試料(ターゲットA及びB)と比較した。
本発明の具体的態様は以下のとおりである。

スパッタリングターゲットであって:
約15~55ミクロンの間の平均結晶粒度を有する鍛造アルミニウム又はアルミニウム合金材料を含み、前記アルミニウム又はアルミニウム合金材料は、以下の少なくとも1つ:
バンド化係数Bによって測定して約0.01より低い最小集合組織バンド化を有する均質な集合組織;
0.2未満の集合組織勾配H;若しくは
弱い(200)集合組織、又は複数の方向において3倍ランダム未満の逆極点図の最大強度によって特徴付けられるほぼランダムな集合組織のいずれか;
を有する、前記スパッタリングターゲット。

前記アルミニウム又はアルミニウム合金材料が、前記ターゲットの上面に平行な面及び上面に垂直な厚さ面に沿って、弱い(200)集合組織、又は複数の方向においてほぼランダムな集合組織のいずれかを有する、[1]に記載のスパッタリングターゲット。
[3]
前記アルミニウム又はアルミニウム合金材料が0.005より低いバンド化係数Bを有する、[1]又は[2]のいずれかに記載のスパッタリングターゲット。
[4]
前記アルミニウム又はアルミニウム合金材料が0.12未満の集合組織勾配Hを有する、[1]~[3]のいずれかに記載のスパッタリングターゲット。
[5]
前記アルミニウム又はアルミニウム合金材料が、約20ミクロン~45ミクロンの間の均一な平均結晶粒度分布を有する、[1]~[4]のいずれかに記載のスパッタリングターゲット。
[6]
スパッタリングターゲットとして用いるための均一な結晶粒度を有するアルミニウム又はアルミニウム合金材料を形成する方法であって:
アルミニウム又はアルミニウム合金ビレットと鍛造プレスのプレスプレートの間の界面に固体潤滑剤のシートを配置する工程;
前記アルミニウム又はアルミニウム合金を100℃未満に保持しながら、前記鍛造プレスを用いて前記アルミニウム又はアルミニウム合金ビレットを少なくとも50%の高さ減少率まで鍛造して、鍛造アルミニウム又はアルミニウム合金ビレットを形成する工程;及び
前記鍛造アルミニウム又はアルミニウム合金ビレットを少なくとも35%の高さ減少率まで圧延する工程;
を含む、前記方法。

前記固体潤滑剤のシートが黒鉛テープのシートである、[6]に記載の方法。

前記鍛造を25℃以下の温度で行う、[6]又は[7]のいずれかに記載の方法。
[9]
前記アルミニウム又はアルミニウム合金ビレットを少なくとも70%の高さ減少率まで鍛造する、[6]~[8]のいずれかに記載の方法。
[10]
前記アルミニウム又はアルミニウム合金ビレットを少なくとも55%の高さ減少率まで鍛造する、[6]~[9]のいずれかに記載の方法。
Claims (3)
- スパッタリングターゲットとして用いるための均一な結晶粒度を有するアルミニウム合金材料を形成する方法であって、以下の順で行われる工程を含む、前記方法
0.5重量%の銅を含有するアルミニウム合金ビレットと鍛造プレスのプレスプレートの間の界面に固体潤滑剤のシートを配置する工程、
前記アルミニウム合金を100℃未満に保持しながら、前記鍛造プレスを用いて前記アルミニウム合金ビレットを少なくとも50%の高さ減少率まで鍛造して、鍛造アルミニウム合金ビレットを形成する工程、
前記鍛造アルミニウム合金ビレットを少なくとも35%の高さ減少率まで圧延する工程、及び
前記圧延されたビレットを250℃乃至300℃で熱処理する工程。 - 前記固体潤滑剤のシートが黒鉛テープのシートである、請求項1に記載の方法。
- 前記鍛造を25℃以下の温度で行う、請求項1に記載の方法。
