Description
CN103172803Aでは、可溶性の多官能共重合体、アクリロイル含有シリコーン樹脂と開始剤との組成物を使用して硬化させた後、屈折率、高い光線透過率などの優れた光学特性、耐熱性及び加工性を有する光学物品を製造するが、当該樹脂組成物は、銅張板及びプリプレグに使用できることが示されず、当該樹脂組成物を用いて硬化させた後、銅張板を製造しても、その誘電特性(誘電正接Df)が著しく劣化し(当該樹脂組成物はアクリロイル含有シリコーン樹脂を使用し、アクリロイル含有シリコーン樹脂の極性が相対的に高い)、高周波信号伝送の要求を満たすことができない。
一方、本発明は、熱硬化性樹脂組成物を提供しており、(A)成分と(B)成分を含み、前記(A)成分は、溶剤可溶性の多官能ビニル芳香族共重合体であり、当該共重合体は、ジビニル芳香族化合物(a)とエチルビニル芳香族化合物(b)とを含むモノマーに由来する構造単位を有する多官能ビニル芳香族共重合体であり、ジビニル芳香族化合物(a)に由来する繰り返し単位を20モル%以上含み、且つ下記式(a1)及び(a2)で示されるジビニル芳香族化合物(a)に由来するビニル含有構造単位のモル分率は、(a1)/[(a1)+(a2)]≧0.5を満たし、且つゲルパーミエションクロマトグラフィーで測定したポリスチレン換算の数平均分子量Mnは、600〜30000であり、重量平均分子量Mwと数平均分子量Mnとの比Mw/Mnは、20.0以下であり、
前記(B)成分は、数平均分子量が500〜10000のポリブタジエン樹脂から選ばれ、且つその分子に含まれる1、2位に付加されたビニル含有量は50%以上である。
好ましくは、前記開始剤はジクミルパーオキサイド、tert−ブチルベンゾイルペルオキシド、2,5−ビス(2−エチルヘキサノイルペルオキシ)−2,5−ジメチルヘキサン、ジ−(tert−ブチルペルオキシイソプロピル)ベンゼン、過酸化(2,4−ジクロロベンゾイル)、2,5−ジメチル−2,5−ビス(tert−ブチルペルオキシ)ヘキサン、tert−ブチルペルオキシ−2−エチルヘキシルカーボネート、2,5−ジメチル−2,5−ビス(tert−ブチルペルオキシ)−3−ヘキシン、ブチル−4,4−ビス(t−ブチルパーオキシ)バレレート、1,1−ビス(tert−ブチルペルオキシ)−3,3,5−トリメチルシクロヘキサン、3,3,5,7,7−ペンタメチル−1,2,4−トリオキセパン、ジ−tert−ブチルペルオキシドまたはtert−ブチルペルオキシクメンから選ばれる1種又は少なくとも2種の組合せである。
少なくとも1枚の上記のようなプリプレグを重ね、重ねたプリプレグの上下両側に銅箔を配置して、積層成形して製造する。前記重ねることは、プロセス操作をより簡単にするために、自動化積み重ね操作を採用することが好ましい。
ポリブタジエン樹脂を用いて可溶性の多官能ビニル芳香族共重合体の架橋剤として、樹脂組成物が硬化した後の架橋密度が大きく、回路基板の高いガラス転移温度を提供するとともに可溶性の多官能ビニル芳香族共重合体が硬化した後の脆性を著しく改善することができ、製造された回路基板の強靭性に優れ、PCBのドリル加工性を向上し、多層プリント回路基板の信頼性を向上することに寄与する。また、前記ポリブタジエン樹脂の分子構造に極性基を含まなく、回路基板が低吸水率及び優れた誘電性能を有するように保証できる。つまり、前記ポリブタジエン樹脂及び可溶性の多官能ビニル芳香族共重合体を含む樹脂組成物を用いて製造したプリプレグ及銅張積層板の強靭性に優れているとともに、高いガラス転移温度、低い吸水率、優れた誘電特性及び耐湿熱性などの利点が保持され、高周波高速プリント配線板の分野に好適であり、且つ多層プリント配線板の加工に好適である。
0.481モル(68.4mL)のビニルベンゼン、0.0362モル(5.16mL)のエチルビニルベンゼン、1−クロロビニルベンゼン(40mmol)のジクロロエタン溶液(濃度:0.634mmol/mL)63mL、11mLの臭化テトラ−n−ブチルアンモニウム(1.5mmol)のジクロロエタン溶液(濃度:0.135mmol/mL)、及び500mLのジクロロエタンを1000mLのフラスコ内に入れ、70℃で1.5mLの1.5mmolのSnCl4のジクロロエタン溶液(濃度:0.068mmol/mL)を添加し、反応時間は1時間である。窒素で発泡させた少量のメタノールによって重合反応を停止させた後、反応混合液を室温で大量のメタノールに入れて重合体を析出させ、得られた重合体をメタノールで洗浄し、ろ過し、乾燥させ、秤量して合計54.6gの共重合体VOD−Aを得た(収率49.8wt%)。
0.481モル(68mL)のビニルベンゼン、0.362モル(52mL)のエチルビニルベンゼン、1−クロロビニルベンゼン(30mmol)のジクロロエタン溶液(濃度:0.634mmol/mL)47mL、65mLのテトラ−n−ブチルアンモニウムクロリド(2.25mmol)のジクロロエタン溶液(濃度:0.035mmol/mL)、及び500mLのジクロロエタンを1000mLのフラスコ内に入れ、70℃で22mLの1.5mmolのSnCl4のジクロロエタン溶液(濃度:0.068mmol/mL)を添加し、反応時間は1時間である。窒素で発泡させた少量のメタノールによって重合反応を停止させた後、反応混合液を室温で大量のメタノールに入れて重合体を析出させ、得られた重合体をメタノールで洗浄し、ろ過し、乾燥させ、秤量して合計67.4gの共重合体VOD−Bを得た(収率61.4wt%)。
0.0481モル(6.84mL)のビニルベンゼン、0.0362モル(5.16mL)のエチルビニルベンゼン、12.0mgの下記一般式(a5)で示されるコバルト系連鎖移動剤、
及び150mlのテトラヒドロフランを300mlのフラスコ中に入れ、50℃で2,2’-アゾビス(2,4-ジメチルバレロニトリル)を更に添加して72時間反応させた。反応混合液を室温で大量のメタノールに入れて重合体を析出させ、得られた重合体をメタノールで洗浄し、ろ過し、乾燥させ、秤量して合計3.15gの共重合体VOD−Cを得た(収率28.7wt%)。
80.0重量部の多官能ビニル芳香族共重合体VOD−A、20.0重量部の中ビニル含有量ポリブタジエンRicon142(Sartomer社)、3.0重量部のラジカル開始剤DCP、25重量部の臭素難燃剤BT−93W、60重量部のケイ素微粉末S0−C2をトルエン溶剤に溶解させ、適切な粘度に調整した。NE−ガラス繊維布(Nittobo、型番2116NE)を用いて樹脂接着液を含浸させ、クランプシャフトにより、適切な単体重量に制御するとともに、オーブンで乾燥させてトルエン溶剤を除去し、2116プリプレグを製造した。6枚の2116プリプレグと12枚の2116プリプレグをそれぞれ重ね、上下両面で1OZ厚みの銅箔を用いて、ラミネータで120min真空積層して硬化させ、硬化圧力は50kg/cm2であり、硬化温度は200℃であり、2種の厚み仕様(6*2116−0.76mm板は総合性能のテストに用いられ、12*2116−1.52mm厚板は機械性能のテストに用いられる)の高速回路基板を製造した。製造された銅箔基板の物性をテストし、その詳細結果を表2に示す。

100重量部の多官能ビニル芳香族共重合体VOD−A、3.0重量部のラジカル開始剤DCP、25重量部の臭素難燃剤BT−93W、60重量部のケイ素微粉末S0−C2をトルエン溶剤に溶解させ、適切な粘度に調整した。NE−ガラス繊維布(Nittobo、型番2116NE)を用いて樹脂接着液を含浸させ、クランプシャフトにより、適切な単体重量に制御するとともに、オーブンで乾燥させてトルエン溶剤を除去し、2116プリプレグを製造した。6枚の2116プリプレグと12枚の2116プリプレグをそれぞれ重ね、上下両面で1OZ厚みの銅箔を用いて、ラミネータで120min真空積層して硬化させ、硬化圧力は50kg/cm2であり、硬化温度は200℃であり、2種の厚み仕様(6*2116−0.76mm板は総合性能のテストに用いられ、12*2116−1.52mm厚板は機械性能のテストに用いられる)の高速回路基板を製造した。製造された銅箔基板の物性をテストし、その詳細結果を表3に示す。

80.0重量部の多官能ビニル芳香族共重合体VOD−A、20.0重量部の末端水酸基ポリブタジエン樹脂GI−3000(Nippon Soda社)、3.0重量部のラジカル開始剤DCP、25重量部の臭素難燃剤BT−93W、60重量部のケイ素微粉末S0−C2をトルエン溶剤に溶解させ、適切な粘度に調整した。NE−ガラス繊維布(Nittobo、型番2116NE)を用いて樹脂接着液を含浸させ、クランプシャフトにより、適切な単体重量に制御するとともに、オーブンで乾燥させてトルエン溶剤を除去し、2116プリプレグを製造した。6枚の2116プリプレグと12枚の2116プリプレグをそれぞれ重ね、上下両面で1OZ厚みの銅箔を用いて、ラミネータで120min真空積層して硬化させ、硬化圧力は50kg/cm2であり、硬化温度は200℃であり、2種の厚み仕様(6*2116−0.76mm板は総合性能のテストに用いられ、12*2116−1.52mm厚板は機械性能のテストに用いられる)の高速回路基板を製造した。製造された銅箔基板の物性をテストし、その詳細結果を表3に示す。
1)ガラス転移温度(Tg):動的熱機械分析法(DMA)に準拠し、IPC−TM−650 2.4.24.4に規定されるDMA方法に従って、積層板のTgを測定した。
表2及び表3の物性データから、比較例1では、多官能ビニル芳香族共重合体VOD−Aを用いて硬化した後、基材のガラス転移温度が高く、電気的性能が良好であり、吸水率が低いが、強靭性が極めて悪くなり、比較例3では、水添スチレンブタジエンブロック共重合体を添加した後に、基材の強靭性が一定に改善されたが、ガラス転移温度が著しく低下し、且つ層間剥離が発生し、耐湿熱性が劣っていた。これに対し、比較例4では、(メタ)アクリロイル末端のかご型シルセスキオキサンAを導入して架橋剤として、極性が大きいため誘電性能が劣り、比較例5では、用いたポリブタジエンの1,2位に付加されたビニル含有量が50%未満であり、基材の耐熱性が著しく低下し、PCT吸水率が増大し、比較例6では、1,2−ビニルを含まないポリブタジエン樹脂を用いるため、基材の耐熱性が著しく低下し、PCT吸水率が増大するとともに誘電性能が悪くなり、強靭性も低下した。これに対し、実施例1〜9では、ポリブタジエン樹脂を用いて多官能ビニル芳香族共重合体VOD−A/VOD−Bとして、硬化後の基材の強靭性が良好であり、且つ高いガラス転移温度、低い吸水率、優れた誘電特性及び耐湿熱性が保持された。
Claims (10)
- 1枚又は少なくとも2枚の積層したプリプレグと、積層したプリプレグの片面側又は両面側に位置する金属箔とを含む金属箔張積層板であって、
前記プリプレグは、基材と、含浸し乾燥させることで基材に付着した熱硬化性樹脂組成物とを含み、前記金属箔は、銅箔であり、
前記熱硬化性樹脂組成物は、(A)成分、(B)成分、(C)成分、フィラー及び難燃剤のみから構成されており、
前記(A)成分は、溶剤可溶性の多官能ビニル芳香族共重合体であり、当該共重合体は、ジビニル芳香族化合物(a)とエチルビニル芳香族化合物(b)とを含むモノマーに由来する構造単位を有する多官能ビニル芳香族共重合体であり、ジビニル芳香族化合物(a)に由来する繰り返し単位を20モル%以上含み、且つ下記式(a1)及び(a2)で示されるジビニル芳香族化合物(a)に由来するビニル含有構造単位のモル分率は、(a1)/[(a1)+(a2)]≧0.5を満たし、且つゲルパーミエションクロマトグラフィーで測定したポリスチレン換算の数平均分子量Mnは、600〜30000であり、重量平均分子量Mwと数平均分子量Mnとの比Mw/Mnは、20.0以下であり、
前記(B)成分は、数平均分子量が500〜10000のポリブタジエン樹脂から選ばれ、且つその分子に含まれる1、2位に付加されたビニル含有量は50%以上であり、
前記熱硬化性樹脂組成物において、(A)成分と(B)成分の合計に対して、(A)成分の配合量は13〜93wt%であり、(B)成分の配合量は7〜87wt%であり、
前記(C)成分は、開始剤であり、(A)成分+(B)成分を100重量部として、(C)成分の用量は0.1〜10重量部であり、
前記フィラーは、有機フィラー及び/又は無機フィラーを含み、
前記難燃剤は臭素含有難燃剤又はハロゲンフリー難燃剤であることを特徴とする、金属箔張積層板。 - 前記可溶性の多官能ビニル芳香族共重合体の金属イオン含有量は各金属イオン含有量の和として500ppm以下であることを特徴とする、請求項1に記載の金属箔張積層板。
- (A)成分は、多官能ビニル芳香族共重合体に、エチルビニル芳香族化合物(b)以外のモノビニル芳香族化合物(c)に由来する構造単位を含む可溶性の多官能ビニル芳香族共重合体であることを特徴とする、請求項1〜3のいずれか1項に記載の金属箔張積層板。
- 前記(C)成分である開始剤の半減期温度t1/2は130℃以上であり、前記開始剤はラジカル開始剤であることを特徴とする、請求項1に記載の金属箔張積層板。
- 前記開始剤はジクミルパーオキサイド、tert−ブチルベンゾイルペルオキシド、2,5−ビス(2−エチルヘキサノイルペルオキシ)−2,5−ジメチルヘキサン、ジ−(tert−ブチルペルオキシイソプロピル)ベンゼン、過酸化(2,4−ジクロロベンゾイル)、2,5−ジメチル−2,5−ビス(tert−ブチルペルオキシ)ヘキサン、tert−ブチルペルオキシ−2−エチルヘキシルカーボネート、2,5−ジメチル−2,5−ビス(tert−ブチルペルオキシ)−3−ヘキシン、ブチル−4,4−ビス(t−ブチルパーオキシ)バレレート、1,1−ビス(tert−ブチルペルオキシ)−3,3,5−トリメチルシクロヘキサン、3,3,5,7,7−ペンタメチル−1,2,4−トリオキセパン、ジ−tert−ブチルペルオキシドまたはtert−ブチルペルオキシクメンから選ばれる1種又は少なくとも2種の組合せであることを特徴とする、請求項1に記載の金属箔張積層板。
- 前記無機フィラーは、結晶性シリカ、溶融シリカ、球状シリカ、中空シリカ、ガラスフリット、窒化アルミニウム、窒化ホウ素、炭化ケイ素、炭化ケイ素アルミニウム、水酸化アルミニウム、水酸化マグネシウム、二酸化チタン、チタン酸ストロンチウム、チタン酸バリウム、酸化亜鉛、酸化ジルコニウム、アルミナ、酸化ベリリウム、マグネシア、硫酸バリウム、タルク、粘土、ケイ酸カルシウム、炭酸カルシウム又はマイカから選ばれる1種又は少なくとも2種の組合せであり、
前記有機フィラーは、ポリテトラフルオロエチレン粉末、ポリフェニレンサルファイド、ポリエーテルイミド、ポリフェニレンエーテル又はポリエーテルスルホン粉末から選ばれる1種又は少なくとも2種の組合せであることを特徴とする、請求項1に記載の金属箔張積層板。 - 前記臭素含有難燃剤は、デカブロモジフェニルエーテル、デカブロモジフェニルエタン、エチレンビステトラブロモフタルイミド又は臭素化ポリカーボネートのうちの1種又は少なくとも2種の組合せであり、
前記ハロゲンフリー難燃剤は、リン含有ハロゲンフリー難燃剤、窒素含有ハロゲンフリー難燃剤及びケイ素含有ハロゲンフリー難燃剤のうちの1種又は少なくとも2種の組合せであることを特徴とする、請求項1に記載の金属箔張積層板。 - 前記ハロゲンフリー難燃剤は、トリス(2,6−ジメチルフェニル)ホスフィン、10−(2,5−ジヒドロキシフェニル)−9,10−ジヒドロ−9−オキサ−10−ホスファフェナントレン−10−オキシド、2,6−ビス(2,6−ジメチルフェニル)ホスフィノベンゼン又は10−フェニル−9,10−ジヒドロ−9−オキサ−10−ホスファフェナントレン−10−オキシド、フェノキシホスファゼン化合物、リン酸エステル又はポリリン酸エステルのうちの1種又は少なくとも2種の組合せであることを特徴とする、請求項1に記載の金属箔張積層板。
- 成分(A)+(B)を100重量部として、前記難燃剤の用量は5〜80重量部であることを特徴とする、請求項1に記載の金属箔張積層板。
