Description
The present invention relates to a powder load reducing method and a powder load reducing device for reducing an increase in pump load caused by powder entering the pump from an intake port of a dry vacuum pump.
In a film forming process such as CVD, which is a semiconductor manufacturing process, a dry vacuum pump is used to evacuate a reaction chamber or the like. The exhaust gas sucked into the dry vacuum pump by evacuation contains powdery products. If such powder is in small amounts, even if it is sucked into a dry vacuum pump, there is no problem in driving the pump. However, if a large amount of powder enters the dry vacuum pump at one time, the pump may be overloaded and cannot be started.
For example, the product deposited on the inner wall of the exhaust gas pipe that guides the exhaust gas to the intake port of the dry vacuum pump may grow by reacting with the inflowing air when the pump is stopped, and may be vacuum dried and separated from the inner wall during pump operation. .. The exfoliated powder invades the dry vacuum pump at once in the state of agglomerates. If a large amount of powder enters at one time, the pump will overload and stop, making it impossible to restart. In order to prevent such adverse effects, it is common to install an h-shaped pipe or a powder trap for capturing and storing the powder in front of the dry vacuum pump. For example,
Conventionally used h-type pipes and powder traps capture a large amount of generated powder in front of the pump so that it does not enter the pump. Maintenance is required. Maintenance requires stopping equipment such as pumps and higher-level semiconductor manufacturing equipment. On-site work is required, which requires cost and man-hours. Further, in the case of a process in which a large amount of powder is generated in a short period of time, the maintenance cycle may be shortened, the operating rate may be lowered, and the operation may be difficult.
In view of these points, an object of the present invention is a method for reducing the powder load of a dry vacuum pump and powder that can prevent a large amount of powder from entering the pump without basically requiring maintenance. The purpose is to provide a body load reducer.
In order to solve the above problems, in the method for reducing the powder load of the dry vacuum pump of the present invention, a cylinder in which powder directed from the external pipe to the intake port of the dry vacuum pump is arranged between the external pipe and the intake port. It is received from the container inlet formed on the upper part of the container inside the container. The powder received inside the container is dropped onto the powder receiving surface arranged inside the container and temporarily stored on the powder receiving surface. Inside the container, a gas flow that flows into the container from the container inlet, flows along the powder receiving surface, and flows out from the container outlet formed at the lower part of the tubular container is formed. By this gas flow, the powder accumulated on the powder receiving surface is sent out from the container outlet that opens at the downstream end in the flow direction of the gas flow on the powder receiving surface.
As the gas flow, the gas flow generated by the evacuation of the dry vacuum pump from the side of the external pipe to the intake port via the inside of the container can be used. In this case, the powder temporarily accumulated on the powder receiving surface is sent out from the container outlet toward the intake port of the dry vacuum pump by a gas flow.
In the present invention, the powder from the external pipe on the upstream side is temporarily received inside the container of the tubular container installed in front of the dry vacuum pump. It is possible to prevent a large amount of powder from invading the dry vacuum pump at once at the time of restarting after the pump is stopped, and causing adverse effects such as an unintended pump stop.
The powder received inside the tubular container temporarily collects on the powder receiving surface. A gas flow is generated inside the container by evacuation of a dry vacuum pump. The powder accumulated on the powder receiving surface is carried toward the downstream end of the powder receiving surface by the gas flow. Since the container outlet is open at the downstream end of the powder receiving surface, the powder is sent out from the container outlet together with the gas flow. The powder delivered from the container outlet is sucked into the dry vacuum pump. Since the relative positional relationship between the powder receiving surface and the container outlet is set so that the powder collected on the powder receiving surface is carried to the container outlet by the gas flow, the inside of the container of the tubular container The powder is not stored in the container, but only temporarily. Maintenance is not required to periodically remove the powder accumulated in the tubular container.
In the present invention further provides a powder carried by gas flow from the powder receiving face, passed through a sieve arranged inside the vessel, after grinding the powder mass state, and to guide the container outlet. By passing through a sieve, it is possible to prevent the powder from being carried into a gas stream and being sucked into a dry vacuum pump in the state of a large mass.
In the present invention, the gas flow flowing inside the container is a swirling gas flow from the container inlet to the container outlet along the inner peripheral side surface inside the container, and the powder temporarily accumulated on the powder receiving surface is formed. It is desirable to be carried to the container outlet by a swirling gas stream. By forming a swirling gas flow that flows along the inner peripheral side surface of the narrow container of the tubular container, the powder accumulated on the powder receiving surface can be efficiently sent out to the container outlet.
In this case, the swirling gas flow flowing through the first sieve along the powder receiving surface may be passed through the second sieve having a mesh smaller than the first sieve and flowing to the container outlet. The massive powder carried by the swirling gas stream passes through a second sieve and is finely pulverized. It is possible to reliably prevent the powder from being sucked into the dry vacuum pump in a lump state.

Next, the present invention uses a dry vacuum attached between the external pipe and the intake port of the dry vacuum pump in order to reduce the drive load of the dry vacuum pump caused by the powder invading from the external pipe. It is a powder load reducer for pumps.
Cylindrical container and
A container inlet formed on the top of a tubular container and connected to an external pipe,
The container outlet, which is formed at the bottom of the tubular container and is connected to the intake port of the dry vacuum pump,
A powder receiving surface that is formed on the bottom surface inside the container of a tubular container and temporarily stores the powder received inside the container from the container inlet,
Inside the container, it has a guide member that guides the gas flow flowing in from the container inlet to the container outlet along the powder receiving surface.
The container outlet is opened at the downstream end of the powder receiving surface in the flow direction of the gas flow so that the powder accumulated on the powder receiving surface is sent out from the container outlet by the gas flow.
In addition to the above configuration, a sieve for crushing a mass of powder carried from the powder receiving surface to the outlet of the container by a gas flow is arranged inside the container.
Further, it is desirable that the guide member includes a guide member that guides the gas flow flowing in from the container inlet so that a swirling gas flow flowing in the direction along the inner peripheral side surface inside the container is formed.
The container inlet and the container outlet may be arranged coaxially above and below the tubular container. In this case, for example, the following configuration is adopted. The guide member includes an inclined plate between the container inlet and the container outlet, which slides the powder falling from the container inlet diagonally downward along the inner peripheral side surface and guides the powder to the powder receiving surface. Inside the container, a first sieve through which the powder carried by the swirling gas flow passes and a second sieve through which the powder passing through the first sieve and toward the outlet of the container pass are arranged. As the mesh of the second sieve, a sieve finer than the first sieve is used.
In addition, the container inlet and the container outlet may be arranged at positions offset in the direction along the inner peripheral side surface inside the container above and below the inside of the container. Also in this case, a first sieve through which the powder carried by the swirling gas flow passes and a second sieve having a finer mesh than this can be arranged inside the container.
Hereinafter, the powder load reducing device of the dry vacuum pump according to the embodiment of the present invention will be described with reference to the drawings.

Further, a mesh filter 23 (first sieve) is arranged inside the container. The
A finer mesh filter 24 (second sieve) is attached to the
In this example, the evacuation of the dry vacuum pump 3 forms an exhaust flow that is sucked from the
FIG. 3A is an explanatory diagram showing a swirling gas flow and a powder flow formed inside the powder
When the dry vacuum pump 3 is restarted or the like, a large amount of powder may be discharged in a lump state from the
In a state where the dry vacuum pump 3 is not evacuated, the powder that has entered the powder
When evacuation is performed by the dry vacuum pump 3 to form an exhaust flow, the exhaust flow flows as a swirling gas flow along the internal flow path formed inside the container. The swirling gas flow flows on the surface of the
By attaching the powder

[Embodiment 2]

Even when the powder
When evacuation is performed and an exhaust flow is formed, the exhaust flow flows from the
Since the

[Other embodiments]
The powder
Further, in order to prevent powder from depositing and accumulating on the inner wall of the container of the powder
Further, in the above example, the powder receiving surfaces 18 and 38 are horizontal flat surfaces. The powder receiving surfaces 18 and 38 may be curved surfaces, convex curved surfaces, or slightly inclined inclined surfaces as long as they can temporarily store powder. It is sufficient that the powder does not slide down toward the
Further, in the above example, the mesh filters 43 and 44 have a shape including horizontal
On the other hand, in each of the above examples, the powder temporarily stored on the powder receiving surface is discharged to the side of the dry vacuum pump by utilizing the exhaust flow generated by the evacuation of the dry vacuum pump. Another suction mechanism can be attached to the container outlet of the powder load reducer. Alternatively, the connection destination of the container outlet can be switched from the dry vacuum pump to the suction mechanism. The suction mechanism may form a gas flow through the powder receiving surface inside the container to discharge the powder to the outside.
Further, in the above example, as shown in FIG. 6A, the
As an example of arrangement of the dry vacuum pump, for example, as shown in FIG. 6B, a mechanical booster pump 4 is connected to the side of the
In the above description, the material of each part of the powder load reducing device was not particularly mentioned. As the material of each part, a metal material is generally used. An appropriate material may be used according to the gas flow to be handled and the properties of the powder.
