Claims (14)
- 高音速部材と、
前記高音速部材上に直接または間接に積層されている、圧電薄膜と、
前記高音速部材と前記圧電薄膜との間に積層されている、低音速膜と、
前記圧電薄膜上に積層された酸化ケイ素膜と、
前記酸化ケイ素膜上に積層された複数のIDT電極と、
を備え、
前記高音速部材を伝搬するバルク波の音速が、前記圧電薄膜を伝搬する弾性波の音速よりも高く、
前記低音速膜を伝搬するバルク波の音速が前記圧電薄膜を伝搬する弾性波の音速よりも低く、
前記複数のIDT電極が、電極指ピッチで定まる波長が異なる複数のIDT電極を有し、
前記複数のIDT電極のうち、前記波長が最も短いIDT電極の波長をλ、前記圧電薄膜の膜厚の前記波長λに対する割合である波長規格化膜厚(%)をy、前記酸化ケイ素膜の膜厚の前記波長λに対する割合である波長規格化膜厚(%)をxとした場合、yは350%以下であり、かつy<1.6x(−0.01)+0.05x(−0.6)−1である、弾性波装置。 - 前記酸化ケイ素膜の波長規格化膜厚x(%)は、0<x<8(%)である、請求項1に記載の弾性波装置。
- 前記圧電薄膜の波長規格化膜厚y(%)が、80%以下である、請求項1または2に記載の弾性波装置。
- 支持基板をさらに備え、前記支持基板上に前記高音速部材が積層されている、請求項1〜3のいずれか1項に記載の弾性波装置。
- 前記高音速部材が前記支持基板を兼ねている、請求項1〜3のいずれか1項に記載の弾性波装置。
- 前記高音速部材が、窒化アルミニウム、酸化アルミニウム、炭化ケイ素、窒化ケイ素、シリコン、サファイア、リチウムタンタレート、リチウム二オベイト、水晶、アルミナ、ジルコニア、コ−ジライト、ムライト、ステアタイト、フォルステライト、マグネシア、酸窒化ケイ素、DLC及びダイヤモンドからなる群から選択された少なくとも1種の材料、又は該1種の材料を主成分とする材質からなる、請求項1〜5のいずれか1項に記載の弾性波装置。
- 前記低音速膜が、酸化ケイ素、ガラス、酸窒化ケイ素、酸化タンタル及び酸化ケイ素にフッ素、炭素やホウ素を加えてなる化合物からなる群から選択された少なくとも1種の材料からなる、請求項1〜6のいずれか1項に記載の弾性波装置。
- 前記支持基板が、シリコン、窒化アルミニウム、酸化アルミニウム、炭化ケイ素、窒化ケイ素、酸窒化ケイ素、サファイア、タンタル酸リチウム、ニオブ酸リチウム、水晶等の圧電体、アルミナ、ジルコニア、コージライト、ムライト、ステアタイト、フォルステライト、ダイヤモンド、マグネシアからなる群から選択された少なくとも1種の材料からなる、請求項4に記載の弾性波装置。
- 前記複数のIDT電極により、複数の弾性波素子がそれぞれ構成されている、請求項1〜8のいずれか1項に記載の弾性波装置。
- 前記弾性波素子が、弾性波共振子及び弾性波フィルタのうちの一方である、請求項9に記載の弾性波装置。
- 前記複数のIDT電極を有する縦結合共振子型弾性波フィルタが構成されている、請求項1〜8のいずれか1項に記載の弾性波装置。
- 前記圧電薄膜が、LiTaO3圧電単結晶からなる、請求項1〜11のいずれか1項に記載の弾性波装置。
- 請求項1〜12のいずれか1項に記載の弾性波装置と、
パワーアンプと、
を備える、高周波フロントエンド回路。 - 請求項13に記載の高周波フロントエンド回路と、
RF信号処理回路と、
を備える、通信装置。
