仮圧着用アタッチメント9は、半導体チップCを保持するものである。仮圧着用アタッチメント9は、仮圧着ヘッド7に仮圧着用ステージ4と対向するように設けられている。仮圧着用アタッチメント9は、半導体チップCを位置決めしながら吸着保持できるように構成されている。また、仮圧着用アタッチメント9は、仮圧着ヒータ8によって加熱されるように構成されている。つまり、仮圧着用アタッチメント9は、半導体チップCを位置決め保持するとともに、仮圧着ヒータ8からの伝熱によって半導体チップCを加熱できるように構成されている。なお、仮圧着用アタッチメント9には、半導体チップCを吸着するための吸着穴90が設けられており、吸着穴90は減圧系91に連通されている。減圧系91を稼働することにより、吸着穴90内部は減圧され、仮圧着用アタッチメント9は半導体チップCを吸着保持する。ここで、図3では吸着穴90は1個のみとなっているが、これに限定されるものではなく複数あってもよく、吸着する半導体チップCの大きさに応じて増やしてもよい。

本圧着用ステージ14は、被接合物Sを保持しつつ、任意の位置に移動させるものである。本圧着用ステージ14は、駆動ユニット14aに被接合物Sを吸着保持できる吸着テーブル14bが取り付けられて構成されている。本圧着用ステージ14は、本圧着用基台13に取り付けられ、駆動ユニット14aによって吸着テーブル14bをX軸方向、Y軸方向およびθ方向に移動できるように構成されている。すなわち、本圧着用ステージ14は、本圧着用基台13上において吸着テーブル14bに吸着された被接合物SをX軸方向、Y軸方向、θ軸方向に移動できるように構成されている。なお、本実施形態において、本圧着用ステージ14は、吸着により被接合物Sを保持しているが、これに限定されるものではない。

加圧ユニットである本圧着ユニット16は、本圧着ヘッド17を移動させるものである。本圧着ユニット16は、図示しないサーボモータとボールねじとから構成される。本圧着ユニット16は、サーボモータによってボールねじを回転させることによりボールねじの軸方向の駆動力を発生するように構成されている。本圧着ユニット16は、ボールねじの軸方向が被接合物Sに対して垂直なZ軸方向になるように支持フレーム15に取り付けられている。つまり、本圧着ユニット16は、Z軸方向の駆動力(加圧力)を発生できるように構成されている。本圧着ユニット16は、サーボモータの出力を制御することによりZ軸方向の加圧力である本圧荷重Fpを任意に設定できるように構成されている。なお、本実施形態において、本圧着ユニット16は、サーボモータとボールねじとの構成としたが、これに限定されるものではなく、空圧アクチュエータ、油圧アクチュエータやボイスコイルモータから構成してもよい。本圧着ユニット16の加圧力は、半導体チップCの電極の数や、被接合物Sとの電極同士の接触面積に応じて可変できるよう制御される。

本圧着ヘッド17は、本圧着ユニット16の駆動力を半導体チップCに伝達するものである。本圧着ヘッド17は、本圧着ユニット16を構成している図示しないボールねじナットに取り付けられている。つまり、本圧着ユニット16は、本圧着用ステージと対向するように配置されている。つまり、本圧着ヘッド17は、本圧着ユニット16によってZ軸方向に移動されることで、本圧着用ステージ14に近接する。本圧着ヘッド17の構成を図5に示すが、本圧着ヘッド17には、本圧着ヒータ18および本圧着用アタッチメント19が設けられている。

樹脂シート供給機構22は、樹脂シート巻出部22Sおよび樹脂シート巻取部22Rを構成要素として、樹脂シート巻出部22Sに巻かれたテープ状の樹脂シートPを本圧着用アタッチメント19と半導体チップCの間に供給した後に樹脂シート巻取部22Rで巻取るものである。樹脂シート供給機構22には、樹脂シート巻出部22Sと樹脂シート巻取部22R以外に、樹脂シートPを安定に搬送するためのガイドロール等があってもよい。ここで、樹脂シートPとしては、柔軟性を有しつつ、耐熱性に優れ、半導体チップに対する防着性にも優れている材料が好ましく、この特性を備えた材料として、ポリテトラフルオロエチレン(PTFE)、テトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合体(PFA)等のフッ素樹脂が好適である。また、厚みとしては、機械的強度を保持しつつも半導体チップへの熱伝導性も考慮して20〜50μm程度が好ましい。

図5に示す本圧着ヒータ18は、半導体チップCを加熱するためのものである。本圧着ヒータ18は、カートリッジヒータから構成され、本圧着ヘッド17に組み込まれている。本実施形態において、本圧着ヒータ18はカートリッジヒータから構成されているが、これに限定されるものではなく、セラミックヒータ、ラバーヒータ等、半導体チップCを所定の温度まで加熱することができるものであればよい。

本圧着用アタッチメント19は、樹脂シートPを介して半導体チップCを加圧するものである。本圧着用アタッチメント19は、本圧着ヘッド17に本圧着用ステージ14と対面するように設けられている。さらに、本圧着用アタッチメント19は、本圧着ヒータ18によって加熱されるように構成されている。つまり、本圧着用アタッチメント19は、半導体チップCを加圧すると同時に、本圧着ヒータ18からの伝熱によって加熱できるように構成されている。なお、仮圧着用アタッチメント9と異なり、本圧着用アタッチメント19は半導体チップCを吸着保持する必要がないので、吸着穴はなくてもよい。

樹脂シートPにより、本圧着時に半導体チップCからNCFがはみ出しても本圧着用アタッチメント19に付着することがないので、本圧着用アタッチメント19は圧着面の外周サイズを半導体チップCよりも大きくすることができる。そのため、半導体チップCの周辺部まで全面に熱を伝えることができ、半導体チップC外周にはみだしたNCFのフィレット形状を安定させ、接合強度を高めることができる。また、半導体チップCを圧着する面の外周サイズを、実装のピッチサイズよりも小さくすることで、隣接半導体チップC間での干渉を抑えて本圧着を行うことができる。なお、本圧着用アタッチメント19には、効率よく熱を伝えるために50W/mK以上の熱伝導率を有する材料を用いることが好ましい。

図7に示すように、NCFは、その温度に応じて粘度が変動する。具体的には、熱硬化性樹脂を主成分として構成されるNCFは、樹脂の特性から定まる硬化開始温度である基準温度Ts未満の温度域においては硬化することなく、可逆的に温度上昇に伴って粘度が低くなる性質を示す。一方、NCFは、基準温度Ts以上の温度域においては硬化し、不可逆的に温度上昇に伴って、粘度が高くなる性質を示す。また、基準温度Ts未満ではアウトガスは殆ど発生しないが、基準温度Ts以上に加熱するとアウトガスが発生し易くなる。 As shown in FIG. 7, the viscosity of NCF varies depending on its temperature. 実装装置1は、仮圧着工程において、仮圧着部2の仮圧着用アタッチメント9に吸着保持した半導体チップCを仮圧着ヒータ8によって所定の仮圧温度Ttまで加熱する。ここで、仮圧温度Ttは、NCFを硬化させず、アウトガスも発生させないために基準温度Tsよりも低く設定されている。一方において、仮圧温度Ttが低すぎるとNCFの粘度が高いため、被接合物Sに半導体チップCを仮固定することが難しくなる。このため、基準温度Tsと仮圧温度Ttの差が40℃を超えることは好ましくない。すなわち、基準温度Tsと仮圧温度Ttの差は、0℃より大で40℃より小であることが好ましく、10℃以上で30℃以下に設定することが更に望ましい。具体的な設定値としては、NCFの組成によって異なるが、Ttを120℃以下にしておけばアウトガスの発生は殆どなく、更に望ましくは100℃以下が良い。

図8(a)に示すように、実装装置1は、仮圧温度Ttに加熱された半導体チップCを仮圧着ユニット6によって被接合物Sに向かってZ軸方向に移動させる。図8(b)に示すように、被接合物Sに向かって移動された半導体チップC下面の電極は、被接合物Sに貼られたNCFに接触する。半導体チップCは、下面電極EBがNCFに接触したことで、仮圧着ユニット6から仮圧加重FtがZ軸方向に加わる。

半導体チップCは、仮圧着ヒータ8によって加熱されることで、半導体チップC下面の電極EB(および半導体チップCの下面)と接触したNCFの粘度が下がり、仮圧着ユニット6によって被接合物Sに向かって加圧される。そして、NCFが加圧荷重Ftにより変形していく。この際、半導体チップCには、仮圧加重Ftに対してNCFの粘性抵抗による反力が生じる。半導体チップCに生じるNCFの粘性抵抗による反力は、被接合物Sと半導体チップCとにはさみこまれたNCFの変形量に応じて増加する。このため、仮圧加重Ftで加圧されている半導体チップCは、仮圧加重Ftにつり合う粘性抵抗による反力が生じるNCFの変形量に到達するとZ軸方向の位置が定まる(図8(c))。

次に、本発明に係る実装装置1の本圧着工程について説明する、図9に示すように、実装装置1は、本圧着工程において、本圧着ユニット16によって、樹脂シートPを介して本圧着用アタッチメント19を、被接合物Sに仮固定された半導体チップCの上面に突出した電極ETの頭頂部に当接させる(図9(a)、図9(b))。次いで、電極ETが樹脂シートPに埋没するまで押し込む(図9(c))。半導体チップCは、本圧着ヒータ18によって本圧着用アタッチメント19、樹脂シートPを介して、半導体チップC全面にわたって所定の本圧温度Tpまで加熱される。これに伴って、半導体チップC下面の電極EBとNCFは加熱された半導体チップCの熱が伝わり、電極EB先端のはんだBSも含めて、半導体チップCと略同一の本圧温度TPに加熱される。ここで、本圧温度Tpは、基準温度Ts以上かつはんだBSの融点以上の一定範囲内に設定されている。すなわち、実装装置1は、NCFが硬化する温度域であってNCFが所定の本圧粘度(硬度)になるとともに、はんだBSが溶融するように本圧着ヒータ18の温度を制御している。
