Claims (8)
- 吸着剤を含む、使用のための流体を供給するための組成物であって、前記吸着剤は、前記吸着剤の上に可逆的に吸着された、シラン又はジシランからなる流体を有し、前記吸着剤は、チタニア、ジルコニア及びシリカライトからなる群から選択される材料を含む、組成物。
- 前記吸着剤が、シリカをさらに含む、請求項1に記載の組成物。
- 前記吸着剤が、粉末、ビーズ、ペレット、タブレット、凝集体及びモノリスからなる群から選択される形態である、請求項1に記載の組成物。
- 前記吸着剤が、多孔質であり、少なくとも40%の前記吸着剤の孔が1nm未満の孔サイズを有する、請求項1に記載の組成物。
- 請求項1から4の何れか一項に記載の組成物を含む流体貯蔵分配容器と、分配条件下で前記容器から流体を分配するように構成された分配アセンブリとを含む流体供給パッケージ。
- 前記分配アセンブリが、準大気圧の分配条件下で前記容器から流体を分配するように構成されている、請求項5に記載の流体供給パッケージ。
- 使用のための流体を流体利用ツールに供給する方法であって、
吸着剤を含む吸着剤組成物を含む流体供給パッケージから流体を分配するステップを含み、前記吸着剤が、前記吸着剤の上に可逆的に吸着された、シラン又はジシランからなる流体を有し、前記吸着剤が、チタニア、ジルコニア及びシリカライトからなる群から選択される材料を含む、方法。 - 前記吸着剤組成物を減圧にさらすステップと、前記吸着剤組成物から前記流体を脱着するステップとをさらに含む、請求項7に記載の方法。
