Description
The present invention relates to a pressure-sensitive adhesive tape for semiconductor processing, and more particularly to a pressure-sensitive adhesive tape for semiconductor processing used in processing a semiconductor wafer, and more particularly to a method for manufacturing a semiconductor chip which is separated into chips by grinding the back surface of a semiconductor wafer. The present invention relates to a surface protection adhesive tape for semiconductor processing used.
In a processing step of a semiconductor wafer (hereinafter, also referred to as a wafer), after forming a pattern on the wafer surface, so-called back surface grinding / polishing for grinding / polishing the wafer rear surface to a predetermined thickness is performed. At that time, in order to protect the wafer surface, a surface protection adhesive tape is attached to the wafer surface, and the wafer back surface is ground in that state. As a surface protective pressure-sensitive adhesive tape, a tape in which a pressure-sensitive adhesive layer mainly composed of an acrylic polymer is provided on a plastic film such as polyolefin has been proposed (for example, see Patent Document 1).
On the other hand, with the spread of IC cards, the response to the rapid increase in the capacity of semiconductor memories represented by USB memories, and the spread of small devices such as smartphones and tablets, further thinning of chips is required. For example, a chip having a thickness of about 200 to 350 μm in the past is required to be reduced to a thickness of 50 to 100 μm or less.
Usually, the wafer on which the circuit pattern is formed is thinly processed in the back surface grinding step. In the thin film wafer after grinding, the wafer is likely to be curved (hereinafter, referred to as warpage) due to a difference in shrinkage between the silicon and the circuit, the protective layer, and shrinkage of the adhesive tape. As the chip becomes thinner, the rigidity of the wafer itself decreases, so that there may be a problem that warpage occurs such that the wafer cannot be transferred or processed in the apparatus.
Further, when the finished thickness of the wafer after the back surface grinding is 100 μm or less, the strength of the wafer is reduced, cracks are generated starting from a slight impact or a defect, and the yield may be reduced. Further, even if cracks do not occur in the back surface grinding, the chips are mechanically cut by a diamond blade in the subsequent chip singulation (hereinafter, dicing) process, so that chips generated from the cutting line (hereinafter, chipping) are caused. May be broken.
Regarding the processing of the thin film wafer as described above, for example, in
Further, as a method similar to the above, for example, in
On the other hand, in the method described in
In addition, the present inventors have conducted intensive studies. As a result, when a base material having a multilayer structure having a specific layer is used as the base material of the tape, the adhesion between the layers constituting the multilayer structure is important. It has been found that, if the interlayer adhesion is not sufficient, the peeling property is reduced, and peeling occurs between layers during processing of a semiconductor wafer as an adherend, and the wafer is damaged.
Therefore, the present invention solves the above problems, and in the processing of a semiconductor wafer, particularly in the step of grinding the back surface of a silicon wafer or the like, even if it is ground into a thin film, it has excellent peeling properties, excellent interlayer adhesion, and further defects. An object of the present invention is to provide an adhesive tape for semiconductor processing that can sufficiently suppress generation of chips.

The
In this specification, COP means a ring-opened polymer of a cyclic olefin, a hydrogenated product thereof, and an addition polymer of a cyclic olefin, and is referred to as a cyclic olefin copolymer (hereinafter, referred to as “COC”). Includes addition copolymers with linear olefins.
The cyclic olefin as the monomer may be a cyclic alkene or alkyne, as long as it is a compound capable of forming a polymer by ring-opening polymerization or addition polymerization. The number of carbon atoms is preferably 4 to 12. The cyclic olefin only needs to include a bicyclic olefin, and may further include a monocyclic olefin and / or a tricyclic or higher polycyclic olefin. Examples of the monocyclic olefin include cyclic cycloolefins having 4 to 12 carbon atoms such as cyclobutene, cyclopentene, cycloheptene, and cyclooctene. Examples of the bicyclic olefin or tricyclic or higher polycyclic olefin include, for example, dicyclopentadiene; 2,3-dihydrodicyclopentadiene, methanooctahydrofluorene, dimethanooctahydronaphthalene, dimethanocyclopentadienonaphthalene, Derivatives having substituents such as 6-ethyl-octahydronaphthalene; adducts of cyclopentadiene with tetrahydroindene, etc., trimer and tetramer of cyclopentadiene, norbornene, and the like. Examples include tetracyclododecene and the like, with norbornene and tetracyclododecene being preferred.
The chain olefin may be a chain alkene or alkyne as long as it is a compound capable of forming a polymer by addition polymerization with a cyclic olefin. As for carbon number, 2-10 are preferred, 2-8 are more preferred, and 2-4 are still more preferred. Specifically, it has 2 to 10 carbon atoms such as ethylene, propylene, 1-butene, isobutene, 1-pentene, 3-methyl-1-pentene, 4-methyl-1-pentene, 1-hexene and 1-octene. Chain olefins and the like. These chain olefins can be used alone or in combination of two or more, and ethylene is particularly preferable.
In the layer A, the content of COP is 80% by mass or more, and preferably 90% by mass or more. The upper limit is not particularly limited, and is 100% by mass or less. When COP is COC, the content of COP is the content of COC.
Specific examples of the COP include trade names of “ZEONOR” manufactured by Zeon Corporation and “Topas” manufactured by Polyplastics.
Among COPs, a homopolymer of a cyclic olefin is an amorphous resin, has a hard and brittle property, and requires a high-temperature treatment when forming a sheet or a film.
On the other hand, since COC is a copolymer of cyclic olefin and ethylene, it has flexibility and ductility. Further, by adjusting the polymerization ratio (content ratio), COC having various characteristics can be obtained.
In the components of the COC, the content of the ethylene component is preferably from 30 to 40% by mass, and more preferably from 35 to 40% by mass. If the content of the ethylene component is too small, the base material is very brittle, and the adhesive tape for semiconductor processing may be broken. On the other hand, if the content of the ethylene component is too large, the properties of the ethylene component become strong, and sufficient rigidity may not be obtained.
The

LLDPE and HDPE may be a copolymer of ethylene and an α-olefin. As the α-olefin, those having a carbon number in the range of 3 to 10 are preferable, and propylene, butene-1, pentene-1, hexene-1, 4-methylpentene-1, heptene-1, octene-1 and the like can be used. Can be mentioned.

In the layer B, the content of LLDPE and HDPE is preferably 50% by mass or more, more preferably 80% by mass or more. The upper limit is not particularly limited, and is 100% by mass or less.

The melt flow rate (MFR) of LLDPE is preferably 4.0 g / 10 min or less, more preferably 2.0 g / 10 min or less, and even more preferably 1.0 g / 10 min or less. The lower limit is practically 0.5 g / 10 min or more.
The density of HDPE is preferably 0.97 g / cm 3 or less, more preferably 0.96 g / cm 3 or less. The lower limit is practically 0.5 g / cm 3 or more.
The MFR (melt flow rate) of HDPE is preferably 6.0 g / 10 min or less, more preferably 5.0 g / 10 min or less. The lower limit is practically 0.5 g / 10 min or more.
The MFR is a value at a temperature of 190 ° C. and a load of 21.18 N, and the density and the MFR can be measured by the methods described in Examples.

[Semiconductor device manufacturing method]
The semiconductor processing pressure-sensitive adhesive tape of the present invention is a semiconductor wafer having a modified layer formed inside a semiconductor wafer by irradiating a laser along an area to be singulated for each chip (hereinafter, referred to as “semiconductor wafer A”). Alternatively, a semiconductor wafer (hereinafter, referred to as a “semiconductor wafer B”) in which a groove is formed by a mechanical means along an area to be singulated for each chip is singulated into chips by grinding the back surface of the semiconductor wafer. It is preferably used for manufacturing (divided) semiconductor chips.
Here, "the back surface of the semiconductor wafer" means a surface of the semiconductor wafer located on the opposite side to a pattern surface on which a circuit of a semiconductor element is formed. Specifically, the pattern surface is a surface on which the modified layer is formed on the semiconductor wafer A and a surface on which the groove is formed on the semiconductor wafer B.
The “segmentation planned area of each chip” means a scribe line of a wafer.
In addition, “singulation into chips” means a state in which semiconductor chips are singulated from a semiconductor wafer, and the singulated semiconductor chips are bonded on the semiconductor processing adhesive tape of the present invention. Including the state where it is.
この方式は、DBG(先ダイシング)方式と呼ばれる。
The semiconductor wafer A is a semiconductor wafer in which a modified layer is formed inside a semiconductor wafer by irradiating a laser along a region where individual chips are to be separated. By laser irradiation, by forming the modified layer of a thickness T A to the
This method combines stealth dicing and pre-dicing, and is also called a chip singulation method corresponding to a narrow scribe width. According to this method, the modified layer of silicon (semiconductor wafer) is cleaved into pieces by stress during the wafer back surface grinding process, so the kerf width is zero, the chip yield is high, and the bending strength is also improved. I do.
The semiconductor wafer B is a semiconductor wafer in which a groove is formed by a mechanical means along an area to be divided into individual chips. By mechanical means (e.g., a dicing blade), by forming a groove in the thickness T B to the
This method is called a DBG (pre-dicing) method. According to this method, although there is a limit to narrowing the width of the kerf (also referred to as a scribe line or street), which is the interval between chips, the die strength of the chip is increased and breakage of the chip can be suppressed. .
A method for manufacturing the semiconductor chip (a method for processing a semiconductor wafer) using the adhesive tape for semiconductor processing of the present invention will be described with reference to FIG.
When the pressure-sensitive
