Description
タングステンの凹部を減らすのに有用なCMP組成物の幾つかの非限定的な例を以下の表1に例示する。表において、「研磨剤」と見出しが付けられたカテゴリーは、組成物中で使用された粒子状のシリカ研磨剤を示し、「CS−A」は略球状の粒子形状を有し、ある金属(Al、K)ドープを含むコロイダルシリカを表し、「CS−B」は高純度でおよそ偏球又は繭形状を有するコロイダルシリカを表す。シリカ粒子は、それぞれの場合において70nmの平均粒子サイズを有する。「Fe」と見出しが付けられたカテゴリーは金属イオン濃度を表し、それは、この場合においては、組成物製剤に硝酸第2鉄9水和物として供給された第2鉄イオンであった。「キレート」と見出しが付けられたカテゴリーは組成物中で使用されたキレート剤を表し、「MA」はマロン酸を表し、「HD」はヒドロキシエチリデン−1,1−ジホスホン酸を表す。「AA」と見出しが付けられたカテゴリーは組成物中で使用されたアミノ酸を表し、「G」はグリシンを表す。「ポリアミノ」という見出しは組成物中で使用されたポリアミノ化合物を表し、「PEHA」はペンタエチレンヘキサミンを表し、「DETA」はジエチレントリアミンを表し、「TETA」はトリエチレンテトラミンを表し、「TEPA」はテトラエチレンペンタミンを表す。
この例は、タングステンでの凹部深さを最小化しながら、基材からタングステンを除去するための、選ばれた組成物の性能を例示する。表1で説明した様々な組成物を利用してタングステンパターンウエハを研磨した。ウエハは、幾つかのパターンの特徴を含んでいて、それらは、特徴A:0.18μmの幅を有するタングステンライン及びタングステンライン間で0.18μmの幅を有する酸化物スペーサーライン、特徴B:0.25μmの幅を有するタングステンライン及びタングステンライン間で0.25μmの幅を有する酸化物スペーサーライン、特徴C:1.5μmの幅を有するタングステンライン及びタングステンライン間で0.5μmの幅を有する酸化物スペーサーライン、特徴D:2μmの幅を有するタングステンライン及びタングステンライン間で2μmの幅を有する酸化物スペーサーライン、並びに、特徴E:3μmの幅を有するタングステンライン及びタングステンライン間で7μmの幅を有する酸化物スペーサーラインを含む。
Claims (16)
- タングステンを含有する基材を研磨するための化学機械研磨(CMP)方法であって、
CMP組成物であって、
(a)使用場所において、前記組成物中に25〜1000百万分率(ppm)の範囲の濃度で存在するポリアミノ化合物であって、少なくとも1種のポリ(エチレンイミン)化合物を含む、ポリアミノ化合物と、
(b)遷移金属イオン及びIIIA/IVA族金属イオンから選択される、少なくとも1種の金属イオンと、
(c)マロン酸、メチルマロン酸、エチルマロン酸、フェニルマロン酸、及びヒドロキシエチリデン−1,1−ジホスホン酸からなる群より選択される少なくとも1種の化合物を含むキレート剤であって、前記少なくとも1種の金属イオン及び前記キレート剤が、0.5:1〜2:1のモル比で存在する、キレート剤と、
(d)粒子状のアルミニウムドープシリカ研磨剤であって、使用場所において、0.05〜3質量%(wt%)の範囲の濃度で前記組成物に存在する、粒子状のアルミニウムドープシリカ研磨剤と、
(e)酸化剤と、
(f)任意選択で、アミノ酸と
を含有する水性キャリアを含むCMP組成物を用いて前記基材の表面をすり減らす工程を含む方法。 - 前記ポリアミノ化合物が、式H2N−(CH2CH2NH)n−CH2CH2−NH2(式中、nは2、3、4、又は5)の化合物を含む、請求項1に記載の方法。
- 前記アルミニウムドープシリカ研磨剤がアルミニウムドープコロイダルシリカを含む、請求項1に記載の方法。
- 前記組成物が、グリシン及びリシンからなる群より選択される少なくとも1種のアミノ酸を含む、請求項1に記載の方法。
- 前記金属イオンが第2鉄イオンを含む、請求項1に記載の方法。
- 前記酸化剤が過酸化水素を含む、請求項1に記載の方法。
- 前記金属イオンが、使用場所において、前記組成物中に5〜1000ppmの範囲の濃度で存在する、請求項1に記載の方法。
- 前記キレート剤が、使用場所において、前記組成物中に10〜4000ppmの範囲の濃度で存在する、請求項1に記載の方法。
- 前記組成物が、500〜3000ppmのアミノ酸を含む、請求項1に記載の方法。
- 前記酸化剤が、0.1〜10wt%の範囲の濃度で存在する、請求項9に記載の方法。
- タングステンを含有する基材を研磨するための化学機械研磨(CMP)方法であって、使用場所において、
(a)少なくとも1種のポリ(エチレンイミン)化合物を含む、25〜2000ppmのポリアミノ化合物と、
(b)5〜1000ppmの第2鉄イオンと、
(c)10〜4000ppmのキレート剤と、
(d)0.05〜3wt%の粒子状のアルミニウムドープシリカ研磨剤と、
(e)0.1〜10wt%の過酸化水素と、
(f)任意選択で、500〜3000ppmのアミノ酸と
を含有する水性キャリアを含むCMP組成物を用いて前記基材の表面をすり減らす工程を含む方法。 - 前記ポリアミノ化合物が、式H2N−(CH2CH2NH)n−CH2CH2−NH2(式中、nは2、3、4、又は5)の化合物を含む、請求項11に記載の方法。
- 前記第2鉄イオン及び前記キレート剤が、それぞれ0.5:1〜2:1のモル比で存在する、請求項11に記載の方法。
- 前記キレート剤が、マロン酸、メチルマロン酸、エチルマロン酸、フェニルマロン酸、及びヒドロキシエチリデン−1,1−ジホスホン酸からなる群より選択される少なくとも1種の化合物を含む、請求項11に記載の方法。
- 前記アルミニウムドープシリカ研磨剤がアルミニウムドープコロイダルシリカを含む、請求項11に記載の方法。
- 前記組成物が、500〜3000ppmのグリシンを含む、請求項11に記載の方法。
