なお、この実施例2では、2組のテープ駆動機構で駆動する各接着剤除去テープ11には、いずれも同じ材料から構成されるものを使用し、各接着剤除去テープ11に、それぞれ剥離用薬液32として二塩化メチレンを含浸させた。
また、2組のテープ駆動機構に含まれる各テープ押圧機構の各押圧体14には、いずれもフッ素系樹脂を金属にコーティングした物を用い、それぞれ振動を与えて、各接着剤除去テープ11の背面で摺動させた。
また、この実施例2では、フォトマスク1の移動速度を、実施例1の2倍の速さで移動させた。その結果、概ね実施例1の半分の時間で処理が終了した。
処理後の観察の結果、フォトマスク1からペリクル接着剤6は除去されていた。
また、当初のペリクル接着剤6の残渣部以外の領域に、ペリクル接着剤6の再付着は観察されなかった。
