Description
The present invention relates to a wiring forming method and a wiring forming apparatus for forming a wiring with a metal-containing liquid containing metal fine particles.
In recent years, as described in the following patent documents, there is a technique for forming a multilayer circuit pattern by discharging a metal-containing liquid containing metal fine particles and firing the discharged metal-containing liquid. It is being developed.
According to the technique described in the above patent document, it is possible to form a multilayer circuit pattern appropriately to some extent. However, there is still room for improvement in the method of forming a multilayer circuit pattern using a metal-containing liquid, and a method for forming a circuit pattern using a metal-containing liquid by making various improvements. The practicality of is considered to improve. The present invention has been made in view of such circumstances, and an object thereof is to provide a method and an apparatus for forming a circuit pattern with high practicality.
In order to solve the above problems, according to the wiring forming method of the present invention, a first wiring forming step of forming a first wiring with a metal-containing liquid containing metal fine particles on a base material; A resin layer forming step of forming a resin layer having an opening part partially exposed on the first wiring, and a second wiring forming the second wiring by the metal-containing liquid on the resin layer Forming a plurality of spherical conductive metal blocks according to the internal volume of the opening, placing the metal block on the opening by laser irradiation, and melting the metal block by laser irradiation; And a step of electrically connecting the first wiring and the second wiring.
In order to solve the above-mentioned subject, the wiring formation device of the present invention is the 1st discharge device which discharges metal content liquid containing metal particulates, the 2nd discharge device which discharges hardening resin, electroconductive metal lump And a control device for controlling the operation of each of the first discharge device, the second discharge device, and the holding device, the control device including the first discharge device on the substrate. By discharging the metal-containing liquid by the device, the curable resin is discharged by the second discharge device onto the first wiring forming portion for forming the first wiring, and the first wiring. A resin layer forming portion for forming a resin layer having an opening to which a part of the first wiring is exposed, and the second discharge device discharging the metal-containing liquid onto the resin layer by the first discharge device. a second extended portion for molding the wire, internal volume of the opening A mounting portion for mounting to the opening of the metal mass of a plurality of spherical by the holding device in accordance, the metal mass is melted by laser irradiation, deformation deformed conductor shape corresponding to the opening And an electrical connection part for electrically connecting the first wiring and the second wiring.
In the conventional wiring formation method and wiring formation apparatus, for example, the first wiring is formed on the base material by the metal-containing liquid, and the resin layer having the opening to which a part of the first wiring is exposed is the base It is formed on the material. A second wiring is formed on the resin layer with a metal-containing liquid. The first wiring and the second wiring are electrically connected by laminating a metal thin film of the metal-containing liquid inside the opening. For this reason, in the conventional wiring formation method and the wiring formation apparatus, it is necessary to laminate a metal thin film in the via hole, and the throughput is reduced. In addition, although the metal-containing solution is fired at the time of forming the metal thin film, there is a possibility that the resin layer may be deteriorated by the firing of the metal-containing solution at the time of forming multiple layers of metal thin film. On the other hand, in the wiring formation method and the wiring forming apparatus of the present invention, the conductive metal mass of a plurality of spherical it is placed in the opening, in Rukoto melted, the first wiring and the second wiring is electrically Connected to As a result, it is not necessary to stack metal thin films, and throughput can be improved, and deterioration of the resin layer can be prevented.
An electronic
The
The
The
The
The
The curing
In addition, the mounting
The mounting
Further, as shown in FIG. 2, the control device 27 includes a controller 120 and a plurality of
<Operation of manufacturing device>
In the
When the
Subsequently, the
When the
As described above, in the conventional method, the metal thin film is stacked inside the via
In view of this, in the

When the
Further, in the
When the
Next, the
Moreover, in the
When the
Next, the
Moreover, in the
When the
And in the
Next, the
As described above, in the
