Description
[1]半導体単結晶と、上記半導体単結晶の表面に固定された触媒成分と、を備え、上記半導体単結晶が、下記半導体単結晶A〜Dのいずれかである、触媒材料。
半導体単結晶A:n型半導体部とp型半導体部とこれらの間に真性半導体部とを有し、上記真性半導体部が、上記n型半導体部および上記p型半導体部よりも小さいバンドギャップを有する半導体単結晶。
半導体単結晶B:n型半導体部またはp型半導体部からなる第1の半導体部を有し、上記第1の半導体部における一方の端部と他方の端部のバンドギャップが異なる半導体単結晶。
半導体単結晶C:n型半導体部とp型半導体部とこれらの間に真性半導体部とを有し、下記式(I)で表わされるクラスレート化合物を含む半導体単結晶。

式(II)中、xは7〜8であり、yは3.5〜6であり、y/xは、p型半導体部、真性半導体部、およびn型半導体部の順に高い。
第1の半導体部がn型半導体部からなる場合、xは7〜8であり、yは3.5〜5.5または11〜16である。上記第1の半導体部がp型半導体部からなる場合、xは7〜8であり、yは5.3〜6または16〜17である。y/xは、一方の端部と他方の端部において異なる。半導体単結晶Bは、上記式(II)で表わされるクラスレート化合物で含んでいてもよい。このとき、式(II)中のx、yおよびy/xは、上述のとおりである。
半導体単結晶Cは、下記式(I)で表わされるクラスレート化合物であってもよい。

なお、図面において、同一または同等の要素には同一の符号を付し、場合により重複する説明は省略する。
本発明の触媒材料は、半導体単結晶と、上記半導体単結晶の表面に固定された触媒成分と、を備え、上記半導体単結晶が、後述する半導体単結晶A〜Dのいずれかである、触媒材料である。
本発明に用いる半導体単結晶は、以下に詳述する半導体単結晶10〜10dのいずれかである。なお、以下では、便宜的に、半導体単結晶10〜10dのそれぞれを、単に「半導体単結晶」と表記する場合がある。
図1は、半導体単結晶10の構成の一例を模式的に示す図である。半導体単結晶の形状は特に限定されず、例えば柱状であってもよい。図1に示すように、半導体単結晶10が柱状または板状である場合、半導体単結晶10の上部側にn型半導体部12を有し、下部側にp型半導体部14を有する構成とすることができる。半導体単結晶10は、n型半導体部12とp型半導体部14との間のpn接合部に真性半導体部16を有する。

図6は、半導体単結晶10aの構成の一例を模式的に示す図である。半導体単結晶10aは、上側にn型半導体部12を有し、下側に真性半導体部16を有する。一方、半導体単結晶10aは、p型半導体部を有していない。n型半導体部12は第1の半導体部に相当し、真性半導体部16は第2の半導体部に相当する。
図8は、半導体単結晶10bの構成の一例を模式的に示す図である。半導体単結晶10bは、上側に真性半導体部16を有し、下側にp型半導体部14を有する。一方、半導体単結晶10bは、n型半導体部を有していない。p型半導体部14は第1の半導体部に相当し、真性半導体部16は第2の半導体部に相当する。
図10は、半導体単結晶10cまたは半導体単結晶10dの構成の一例を模式的に示す図である。半導体単結晶10cは、n型半導体部12(第1の半導体部)を備える。すなわち、半導体単結晶10cはn型半導体のみで構成される。半導体単結晶10cは、上端部12A(一方の端部)から下端部12B(他方の端部)に向かって所定の元素の濃度が変化している。半導体単結晶10,10a,10bと同様に、このような元素の濃度勾配が、半導体単結晶10cのバンドギャップの分布に寄与している。
半導体単結晶10dを構成する材料は、半導体単結晶10と同様に上記式(I)で表されるクラスレート化合物であってもよい。ただし、半導体単結晶10dは、n型半導体部および真性半導体部を有しないことから、上記式(I)におけるxは、7〜8、およびyは5.3〜6または16〜17である。
また、半導体単結晶の製造方法は、上述の方法に限定されるものではなく、各種の単結晶の製造方法を適用することができる。例えば、均一な組成を有する単結晶に、ドーパントなどのイオンを注入する方法、単結晶を所定の金属の融液に浸漬するシンタリングによる方法によって、単結晶に所定元素の濃度差を設けて、半導体単結晶を製造してもよい。また、予め所定の元素濃度が変化するように多結晶の試料を準備しておいて、試料にレーザ一光を照射して溶解した後、徐々に冷却して単結晶を成長させるFZ法(フローティングゾーン法)によって製造してもよい。
本発明の触媒材料においては、上述した半導体単結晶の表面に、触媒成分が固定されている。本発明に使用される触媒成分およびその作用によって進行する化学反応(触媒反応)としては、特に限定されず、従来公知の触媒成分および触媒反応を適宜選択できる。
もっとも、本発明の触媒材料の使用態様の観点から、本発明に使用される触媒成分としては、反応液または反応ガスと接触して働く「不均一系触媒(固体触媒)」が好適に使用される。なお、触媒反応は、発熱反応であることが好ましい。
本発明の触媒反応の促進方法は、本発明の触媒材料を用いる触媒反応の促進方法であって、加熱によって上記半導体単結晶を発電させることにより電場を形成し、形成した電場によって上記触媒成分の触媒反応を促進する、触媒反応の促進方法である。
図13に基づいて、本発明の触媒材料の使用態様の一例を説明しつつ、本発明の触媒反応の促進方法を説明する。
このため、本態様では、外部からの電力等を必要とせず、単に加熱するだけで、一般的な条件よりも緩和された条件(例えば、低温条件、低圧条件)で触媒反応を進行させることができる。

- 半導体単結晶と、前記半導体単結晶の表面に固定された触媒成分と、を備え、

半導体単結晶C:n型半導体部とp型半導体部とこれらの間に真性半導体部とを有し、下記式(I)で表わされるクラスレート化合物である半導体単結晶。
