Description

(c)バリア層の間に各々挟まれている複数の量子井戸層を含む、第1の接合層と第2の接合層との間の活性領域

連続した量子井戸層は、層の厚さがことなること、および/または層の構成元素のうちの少なくとも1つについて組成が異なることにより、異なるバンドギャップ値を有する、太陽電池に属する。
適切には、構成元素は、少なくとも2つの第II族〜第VI族元素であってよい。
構成元素が第III族元素である場合、これは、ホウ素、アルミニウム、ガリウムおよびインジウムからなる群から選択することができる。
構成元素が第V族元素である場合、これは、窒素、リン、ヒ素およびアンチモンからなる群から選択することができる。

量子井戸層が窒化インジウムガリウムから形成される好ましい実施形態では、最も高いバンドギャップを有し、太陽光を受けるように構成された表面に最も近い、太陽電池の終端部に位置する量子井戸層は、インジウム含有量が最も低い量子井戸層である。
好ましくは、各量子井戸層は、1〜5nmの間の厚さであり、より好ましくは約3nmの厚さである。
好ましくは、バリア層は、バリア層のバンドギャップが間に挟まれた量子井戸層のバンドギャップより高くなるように、窒化ガリウム、窒化アルミニウム、窒化インジウムガリウム、窒化インジウムアルミニウムおよび窒化アルミニウムインジウムガリウムからなる群から選択される材料を含む。
好ましくは、1つまたは複数の遮断層は、量子井戸またはバリア層より高いバンドギャップを有することになる。
好ましくは、太陽電池は、サファイア、亜鉛、ガラスおよび他のケイ素ベースの基板からなる群から選択される基板上に成長させる。パターニング(パターン形成)されたサファイア基板が特に好ましい。

連続した量子井戸層は、層の厚さがことなること、および/またはそれらの層の少なくとも1つの第II族〜第VI族元素について含有量が異なることにより、異なるバンドギャップ値を有し、
これによって、多重量子井戸構造を含む太陽電池を形成する方法に属する。
族元素の含有量は、使用中、太陽光がその上に入射する太陽電池の一定の範囲からさらに遠ざかるにつれて増加する。

第3の態様では、本発明は、第2の態様の方法により形成される太陽電池に属する。
第4の態様では、本発明は、第3の態様の太陽電池の使用に属する。
本明細書全体を通じて、特に状況により必要とされない限り、「含む(comprise)」、「含む(comprises)」および「含んでいる(comprising)」などの単語は、述べられている整数または整数群の包含を意味するが、他の任意の整数または整数群の除外ではないことを理解されたい。
少なくとも2つの第II族〜第VI族元素の含有量、例えば、InGaN内のインジウムおよびガリウムの相対的含有量などを変化させることによるバンドギャップのグラデーションが、利用可能な太陽スペクトルのより大きな範囲全体にわたり、少なくとも吸収を増加させるという利点を提供することが発見された。これの代わりに、またはこれと組み合わせて、連続した量子井戸層の厚さを変化させることによって、同じ利点を得ることができる。
好ましくは、各量子井戸層は、1〜5nmの間の厚さであり、より好ましくは約3nmの厚さである。

されることによって、分極作用を最小化する手助けをすることができる。QW層40のドーピングレベル、すなわち、テーブル1で設定されたようなi層または真性層は、比較的低く保持すべきである。
本明細書中で論じた実施形態内で、他の変化を達成することができる。例えば、バリア層30または130内の第II族〜第VI族元素含有量は、太陽電池10または100全体を通じて必ずしも一定のままである必要はない。したがって、図1および図2のバリア層30および130は、いくらかのインジウム含有量を有していてもよく、このインジウム含有量は、QW層40および140に対して記載されている方式のように、1つのバリア層から、次のバリア層へのガリウム含有量の変化に関連させて変化させてもよい。
W層40および140に対して記載されているその方式で、その範囲全体にわたり変化し得る。この変化は、恐らく約0.5〜2.0%という小さい範囲全体にわたるもので、それに続くバリア層30または130は、インジウム含有量の重複を示し得るが、全体的な傾向は、太陽に照らされた表面からさらにバリア層30および130へ移動するにつれて、相対的インジウム含有量がより高い方向へ向かう。バリア層30または130全体にわたる相対的なインジウム含有量の変化は、太陽電池10または100の吸収特性の改善を助け、問題となっている分極の問題点を低減することを援助する。
好ましくは、遮断層は、QW層およびバリア層より高いバンドギャップを有することになり、p接点またはn接点に対する反対の/望ましくないキャリアの流れを低減または遮断することが可能なはずである。例えば、1つの遮断層は、太陽電池のp接点への電子の流れを遮断または減少させることができ、別の遮断層は、太陽電池のn接点に対する正孔の流れを遮断または減少させることができる。
適切には、p−i−n InGaN/GaN太陽電池に対して、p−AlGaN層(p−GaN層への電子の流れを遮断または減少させる)がp−GaN層の前に存在し、n−AlGaN層(n−GaN層への正孔の流れを遮断または減少させる)がn−GaN層の後に存在する。
ずp接点に流れ、いくらかの正孔がn接点に流れることにより、結果として太陽電池効率の損失が生じる。本発明者は、p−i−n InGaN/GaNベースの太陽電池、例えば、図1および図2に記載されているものなどにおいて、p−AlGaN層をp−GaN層の前に成長させ、n−AlGaN層をn−GaN層の後に成長させた場合、上述の現象を大いに減少させることができ、電池効率を同様に改善することができることを発見した。AlGaN/GaN QW層を成長させ、太陽電池構造に組み込むことによって、QW層内のインジウム含有量が、15から20%に変化する改造された構造(PV B)を形成した。この構造はテーブル2に示されている。
(a)第1の接合層、
(b)第2の接合層、および
(c)それぞれがバリア層の間に挟まれた複数のInGaN量子井戸層を含む、第1の接合層と第2の接合層との間の活性領域
からなり、
連続した量子井戸層が、これらのインジウムおよびガリウム含有量における変化により異なるバンドギャップ値を有し、使用中、太陽光がその上に入射することになる太陽電池の表面から遠ざかるにつれて、連続した量子井戸層のインジウム含有量は増加する。
第2の態様では、本発明は、多重量子井戸型構造を含む太陽電池を形成する方法であって、
(a)バリア層を形成する工程と、
(b)バリア層の上に少なくとも1つの第II族〜第VI族元素を含む、所望の厚さの量子井戸層を形成する工程と、
(c)量子井戸層が2つのバリア層の間に挟まれるように、露出された量子井戸層の上にさらなるバリア層を形成する工程と、
(d)露出されたさらなるバリア層の上に、少なくとも1つの第II族〜第VI族元素を含む、所望の厚さのさらなる量子井戸層を形成する工程と、
(e)工程(c)〜(d)を繰り返すことによって、所望の数の量子井戸を形成する工程とからなり、
連続した量子井戸層が、層の厚さの変化により、および/またはこれらが少なくとも1つの第II族〜第VI族元素の異なる含有量を有することにより、異なるバンドギャップ値を有し、
これによって、多重量子井戸型構造を含む太陽電池を形成する方法に属する。
代替の実施形態では、個々の量子井戸層内の少なくとも1つの第II族〜第VI族元素の含有量は、一方の隣接するバリア層に接触している領域から、他方の隣接するバリア層に接触している領域まで量子井戸層全体を通じて進むにつれて連続的な形式で変化し得る。
本方法は、形成される最終の量子井戸層の上にさらなる接合層を形成する工程をさらに含んでもよい。
本方法は、本明細書中に記載されているような、1つまたは複数の遮断層を形成する工程をさらに含んでもよい。
キシ(PAMBE:plasma−assisted molecular beam epitaxy)を含めたいくつかの標準的な堆積方法を使用して形成してもよい。次に続く量子井戸内のインジウム含有量を制御する主要パラメータは、成長温度であり、この成長温度は、インジウム含有量、およびトリメチルインジウム試薬のインジウム流量または流速およびトリメチルガリウム試薬のガリウム流量または流速が増加するにつれて、層に対して低下させるべきである。
本明細書中に記載されている結果から明らかであるように、このような太陽電池は、従来の技術より上の明確な機能的な利点を提供する。
上記の個々のセクションで言及された本発明の様々な特徴および実施形態は、必要に応じて、他のセクションに準用されることを理解されたい。結果的に、1つのセクションで特定された特徴は、必要に応じて、他のセクションで特定された特徴と組み合わせてもよい。
PV A
太陽電池(PV A)を、テーブル1に記載されているおよび図1に表されている構造に従い成長させた。層の成長は、よく開発された技術、例えばMOCVDなどを使用する標準的な方式で行うことができる。成長条件もまた本来標準的であり、当業者には周知である。
は、代わりに、連続的に形成された量子井戸層の厚さを変化させることによって達成することができた。したがって、5つの量子井戸層が太陽電池に含有されている1つの非限定的例では、各層の厚さは、底部(最初に形成される層)から上部(太陽に対向し、最後に形成される層)へ進むにつれて、4.5nm、4nm、3.5nm、3nm、および2.5nmとなってよい。
PV B
太陽電池(PV B)を、テーブル2に記載されている構造に従いサファイア基板上に成長させた。p−GaN層の前にp−AlGaN層を成長させ、n−GaN層の後にn−AlGaN層を成長させて、AlGaN遮断層を築いた。この構造に対して太陽電池シミュレーションを行い、結果は、この変化するバンドギャップ太陽電池構造におけるエネルギー変換効率は、すべての他のパラメータを同じに保ちながら、QW層内のインジウムパーセントを平均インジウムパーセント17.5%で一定にした構造と比較して、22%改善されたことを示している。
テーブル3に設定された構造に従いパターン形成されたサファイア基板上に太陽電池(PVC)を成長させた。パターン形成されたサファイア基板の使用が、PVBとPVCとの間の唯一の構造的差異であった。
Claims (25)
- (a)p型の第1の接合層と、
(b)n型の第2の接合層と、
(c)前記p型の第1の接合層と前記n型の第2の接合層との間の活性領域であって、バリア層の間に各々挟まれている複数のi型の量子井戸層を含み、各i型の量子井戸層を形成する材料は独立に第III族の窒化物である、活性領域と
を備える太陽電池であって、
連続したi型の量子井戸層は、該量子井戸層の構成元素のうちの窒素の比率は同一としながら、アルミニウム、ガリウムおよびインジウムからなる群から選択される2つ以上の構成元素についての組成を異ならせることにより、異なるバンドギャップ値を有し、それぞれの前記i型の量子井戸層は5nm未満の厚さを有する、太陽電池。 - 前記太陽電池において、使用中、太陽光が入射する表面から遠ざかるにつれて、連続したi型の量子井戸層のバンドギャップが低減する、請求項1に記載の太陽電池。
- 前記太陽電池において、使用中、太陽光が入射する一定の範囲からさらに遠ざかるにつれて、連続したi型の量子井戸層内の前記構成元素のうちの少なくとも1つの含有量が増加する、請求項2に記載の太陽電池。
- 個々のi型の量子井戸層の組成が、それらの範囲全体を通じて実質的に一定である、請求項1に記載の太陽電池。
- 個々のi型の量子井戸層の組成が、1つの隣接するバリア層に接触している領域から、次の隣接するバリア層に接触している領域まで、前記量子井戸層を通じて進むにつれて連続的に変化する、請求項1に記載の太陽電池。
- 変化するのは、インジウム、アルミニウムおよびガリウムからなる群から選択される、少なくとも2つの第III族元素の相対的含有量である、請求項5に記載の太陽電池。

- 最も高いバンドギャップを有し、前記太陽電池において太陽光を受けるように構成された表面に最も近い終端部に位置する前記i型の量子井戸層が、インジウム含有量の最も低い前記i型の量子井戸層である、請求項8に記載の太陽電池。
- それぞれのi型の量子井戸層は、1〜5nmの間の厚さである、請求項1に記載の太陽電池。
- 前記バリア層が、窒化ガリウム、窒化アルミニウム、窒化インジウムガリウム、窒化インジウムアルミニウムおよび窒化アルミニウムインジウムガリウムからなる群から選択される材料を含む、請求項1に記載の太陽電池。

- 多重量子井戸型構造を含む太陽電池を形成する方法であって、
(a)バリア層を形成する工程と、
(b)前記バリア層の上に第III族の窒化物から形成され所望の厚さを有するi型の量子井戸層を形成する工程と、
(c)該i型の量子井戸層が2つのバリア層の間に挟まれるように、露出されたi型の量子井戸層の上にさらなるバリア層を形成する工程と、
(d)露出されたさらなるバリア層の上に、第III族の窒化物から形成され所望の厚さを有するさらなるi型の量子井戸層を形成する工程と、
(e)工程(c)〜(d)を繰り返すことによって、所望の数のi型の量子井戸を形成する工程とを備え、
連続したi型の量子井戸層は、該量子井戸層の構成元素のうちの窒素の比率は同一としながら、アルミニウム、ガリウムおよびインジウムからなる群から選択される2つ以上の構成元素についての組成を異ならせることにより、異なるバンドギャップ値を有し、それぞれの前記i型の量子井戸層は5nm未満の厚さを有し、これによって、多重量子井戸型構造を含む太陽電池を形成する、方法。 - 前記i型の量子井戸層が、窒化インジウムガリウム層であり、連続した層内のインジウムおよびガリウム含有量が変化する、請求項16に記載の方法。
- 前記太陽電池において、使用中、太陽光が入射する一定の範囲からさらに遠ざかるにつれて、連続したi型の量子井戸層内の前記第III族の窒化物の含有量を増加させる工程を含む、請求項16に記載の方法。

- 形成される最終のi型の量子井戸層の上にさらなる接合層を形成する工程を備え、請求項20に記載の前記接合層がn型の層である場合には前記さらなる接合層はp型の層であり、または請求項20に記載の前記接合層がp型の層である場合には前記さらなる接合層はn型の層である、請求項20に記載の方法。
- 前記太陽電池において、使用中、太陽光が入射する一定の範囲からさらに遠ざかるにつれて、連続したi型の量子井戸層内の前記第III族の窒化物の含有量が低減するように、前記多重量子井戸型構造を形成する工程を備える、請求項16に記載の方法。
- 前記多重量子井戸型構造を下にある基板から分離し、前記太陽電池において、使用中、太陽光が入射する範囲からさらに遠ざかるにつれて、連続したi型の量子井戸層内の前記第III族の窒化物の含有量が増加するように、該構造を逆転させる工程を備える、請求項16に記載の方法。
- 前記基板は透明である、請求項23に記載の方法。
- インジウム含有量が最も低い前記i型の量子井戸層を、インジウム含有量がより高いものより前に成長させる工程を含む、請求項17に記載の方法。
