次に、一実施形態に係る基板処理方法について、図2〜図4を参照して説明する。ここで、図2は、本実施形態に係る基板処理方法の一例を示すフローチャートである。以下では、図1の基板処理装置を用いる場合について説明する。
まず、第1の実施例について、図5〜図14を参照して説明する。図5は、本実施例における研磨対象となる基板Wを示す断面図である。図5に示すように、基板Wは、表面SにCu配線S1とオルトケイ酸テトラエチル膜(以下、「TEOS膜」という)S2とを備える。したがって、本実施例では、Cu配線S1とTEOS膜S2とに付着した残渣を除去するための洗浄液が用いられる。
(A)テトラメチルアンモニウムヒドロキシド
(B)エチレンジアミン及び1,2−ジアミノプロパンからなる群より選ばれるジアミン類
(C)シュウ酸、クエン酸、酒石酸、リンゴ酸及びピコリン酸からなる群より選ばれる有機酸
(D)ヒスチジン又はその誘導体
(E)ベンゾトリアゾール、イミダゾール、トリアゾール、テトラゾール及びその誘導体からなる群から選ばれる少なくとも1種
(F)水
基板処理装置(CMP装置)として、荏原製作所製のFREX300Eを使用した。
研磨パッドとして、ニッタハース製の発泡性パッド(IC1000)を使用した。
スラリーとして、JSR製のシリカスラリー(CMS84xx系)を使用した。
次に、第2の実施例について、図15を参照して説明する。図15は、本実施例における研磨対象となる基板Wを示す断面図である。図15に示すように、本実施例において、基板Wは、表面にW配線S3とTEOS膜S2とを備え、W配線S3とTEOS膜S2とに付着した残渣を除去するための洗浄液が用いられる。Wの研磨に用いられるスラリーは、酸性及びアルカリ性の両タイプがある。
次に、第3の実施例について、図16を参照して説明する。図16は、本実施例における研磨対象となる基板Wを示す断面図である。図16に示すように、本実施例において、基板Wは、表面に層間絶縁膜S5を備え、層間絶縁膜S5中にCuやWからなる金属配線S4が埋設されている。すなわち、本実施例では、層間絶縁膜S5のみが研磨される。このため、洗浄液研磨には、層間絶縁膜S5に付着した残渣を除去するための洗浄液が用いられる。
Claims (5)
- 基板上に設けられたCuを表面に有する研磨対象の表面を、スラリーが供給された研磨パッド上で研磨する工程と、
前記スラリーを用いた研磨工程の後に前記研磨対象の表面を水が供給された研磨パッド上で研磨する工程と、
前記水を用いた研磨工程の後に、前記研磨対象の表面を洗浄液が供給された研磨パッド上で洗浄する工程と、
を含み、
前記洗浄液は、pHが8以上であって、以下の成分(A)〜(F)を全て含有することを特徴とする基板処理方法。
(A)テトラメチルアンモニウムヒドロキシド
(B)エチレンジアミン及び1,2−ジアミノプロパンからなる群より選ばれるジアミン類
(C)シュウ酸、クエン酸、酒石酸、リンゴ酸及びピコリン酸からなる群より選ばれる有機酸
(D)ヒスチジン又はその誘導体
(E)ベンゾトリアゾール、イミダゾール、トリアゾール、テトラゾール及びその誘導体からなる群から選ばれる少なくとも1種
(F)水 - 前記洗浄液は、前記スラリーと同一の液性を有する
請求項1に記載の基板処理方法。 - 前記洗浄液は、前記研磨対象の表面の少なくとも一部に対して溶解性を有する
請求項1又は請求項2に記載の基板処理方法。 - 前記成分(B)は、0.0001質量%〜0.4質量%の1,2−ジアミノプロパンである、請求項1から請求項3のいずれか一項に記載の基板処理方法。
- 前記成分(D)は、0.002質量%〜3質量%のヒスチジンである、請求項1から請求項4のいずれか一項に記載の基板処理方法。
