作製したそれぞれのトランジスタ素子について、ゲート電圧Vgを20〜−60V、ソース・ドレイン間電圧Vdを0〜−60Vに変化させてトランジスタ特性を測定した。それぞれのトランジスタ素子のキャリヤ移動度(μ[cm−1−1])、スレッショールド電圧(Vth[V])、オンオフ比(Ion/off)を表2に示す。また、基板をODTSでシラン処理して作製したトランジスタ素子の伝達特性を図4(A)に、出力特性を図4(B)に示す。なお、トランジスタ素子はそれぞれ15以上作製し、表2中のキャリヤ移動度は、その平均値及び最高値(括弧内)を示している。For each of the fabricated transistor elements, the transistor characteristics were measured by changing the gate voltage Vg to 20 to −60 V and the source-drain voltage Vd to 0 to −60 V.
