定盤を切り替える際の研磨中断から再開までの時間、及び、研磨終了からアンローディングステージでの剥離動作開始までの時間(270度の旋回移動を含む)を40秒としたこと以外、実施例1と同様な条件でウェーハを研磨し、ヘイズムラを評価した。

ノズルからウェーハに純水又は親水剤を噴射しなかったこと以外、実施例1と同様な条件でウェーハを研磨し、ヘイズムラを評価した。
