上式で、An、Bn、Cn、Ak、Bkはユーザによって指定され、Ckは一定である(4000Å)。吸収がなかった場合、Ak=0である。図18は、コーシーによって生成された屈折率関数の一例を示す。コーシーモデルを使用して、n(λ)のみまたはk(λ)のみをモデル化することもできる。
上式で、RSTACK1は第1のスペクトルであり、RSTACK2は第2のスペクトルであり、RREFERENCEは第1のスタックおよび第2のスタックの底層のスペクトルであり、Xは第1のスタックに対する百分率寄与である。

Claims (12)
- 基準スペクトルのライブラリを生成する方法であって、
複数の層を有する層スタックに対する光学モデルを記憶することと、
前記複数の層からの第1の層の1つまたは複数の屈折率関数のセットおよび1つまたは複数の消衰係数関数のセットを識別するユーザ入力を受け取ることと、1つまたは複数の屈折率関数の前記セットが複数の異なる屈折率関数を含み、あるいは1つまたは複数の消衰係数関数の前記セットが複数の異なる消衰係数関数を含み、
屈折率関数の前記セットからの1つの屈折率関数と消衰係数関数の前記セットからの1つの消衰係数関数とのそれぞれの組合せに対して、前記屈折率関数、前記消衰係数関数、および前記第1の層の第1の厚さに基づいて、前記光学モデルを使用して基準スペクトルを計算して、複数の基準スペクトルを生成することと
を含む、方法。 - 基準スペクトルのライブラリを生成するためのコンピュータプログラムであって、前記コンピュータプログラムがコンピュータ可読媒体内で実施され、且つプロセッサに:
複数の層を有する層スタックに対する光学モデルを記憶させ、
前記複数の層からの第1の層の1つまたは複数の屈折率関数のセットおよび1つまたは複数の消衰係数関数のセットを識別するユーザ入力を受け取らせ、ここで1つまたは複数の屈折率関数の前記セットが複数の異なる屈折率関数を含み、あるいは1つまたは複数の消衰係数関数の前記セットが複数の異なる消衰係数関数を含み、
屈折率関数の前記セットからの1つの屈折率関数と消衰係数関数の前記セットからの1つの消衰係数関数とのそれぞれの組合せに対して、前記屈折率関数、前記消衰係数関数、および前記第1の層の第1の厚さに基づいて、前記光学モデルを使用して基準スペクトルを計算させ、複数の基準スペクトルを生成させる
指示を含む、コンピュータプログラム。 - 1つまたは複数の屈折率関数の前記セットが、複数の異なる屈折率関数を含む、請求項2に記載のコンピュータプログラム。
- 前記複数の異なる屈折率関数を識別するユーザ入力を受け取らせる指示が、前記屈折率関数の第1の係数に対する第1の複数の異なる第1の値を識別するユーザ入力を受け取らせる指示を含む、請求項3に記載のコンピュータプログラム。
- 前記複数の異なる屈折率関数を識別するユーザ入力を受け取らせる指示が、前記屈折率関数の第2の係数に対する第2の複数の異なる第2の値を識別するユーザ入力を受け取らせる指示を含む、請求項4に記載のコンピュータプログラム。
- 1つまたは複数の消衰係数関数の前記セットが、複数の異なる消衰係数関数を含む、請求項2に記載のコンピュータプログラム。
- 屈折率関数の前記セットからの1つの屈折率関数と、消衰係数関数の前記セットからの1つの消衰係数関数と、前記複数の異なる厚さ値からの1つの厚さ値とのそれぞれの組合せに対して、前記光学モデルを使用して基準スペクトルを計算する指示をさらに含む、請求項2に記載のコンピュータプログラム。
- 基準スペクトルのライブラリを生成する方法であって、
複数の層を有する層スタックに対する光学モデルを記憶することと、
屈折率関数の第1の係数に対する第1の複数の異なる第1の値を識別するユーザ入力を受け取ることと、
前記複数の異なる値からのそれぞれの第1の値に対する屈折率関数を計算して、複数の屈折率関数を生成することと、
前記複数の屈折率関数からの各屈折率関数に対して、前記屈折率関数、消衰係数関数、および前記複数の層からの第1の層の第1の厚さに基づいて、前記光学モデルを使用して基準スペクトルを計算して、複数の基準スペクトルを生成することと
を含む、方法。 - 基準スペクトルのライブラリを生成するためのコンピュータプログラムであって、前記コンピュータプログラムがコンピュータ可読媒体内で実施され、且つプロセッサに:
複数の層を有する層スタックに対する光学モデルを記憶させ、
屈折率関数の第1の係数に対する第1の複数の異なる第1の値を識別するユーザ入力を受け取らせ、
前記複数の異なる値からのそれぞれの第1の値に対する屈折率関数を計算して、複数の屈折率関数を生成させ、
前記複数の屈折率関数からの各屈折率関数に対して、前記屈折率関数、消衰係数関数、および前記複数の層からの第1の層の第1の厚さに基づいて、前記光学モデルを使用して基準スペクトルを計算させ、複数の基準スペクトルを生成させる
指示を含む、コンピュータプログラム。 - 研磨を制御する方法であって、
請求項1または9に記載の方法によって基準スペクトルのライブラリを生成することと、
基板を研磨することと、
研磨中に前記基板から光スペクトルのシーケンスを測定することと、
前記光スペクトルのシーケンスのうちの各測定スペクトルに対して、最良に整合する基準スペクトルを発見して、最良に整合する基準スペクトルのシーケンスを生成することと、
前記最良に整合する基準スペクトルのシーケンスに基づいて、研磨終点または研磨速度の調整の少なくとも1つを決定することと
を含む、方法。 - 研磨を制御するためのコンピュータプログラムであって、前記コンピュータプログラムがコンピュータ可読媒体内で実施され、且つプロセッサに:
請求項2または10に記載のコンピュータプログラムの指示によって基準スペクトルのライブラリを生成させ、
研磨中に基板から光スペクトルのシーケンスの測定を受け取らせ、
前記光スペクトルのシーケンスのうちの各測定スペクトルに対して、最良に整合する基準スペクトルを発見して、最良に整合する基準スペクトルのシーケンスを生成させ、
前記最良に整合する基準スペクトルのシーケンスに基づいて、研磨終点または研磨速度の調整の少なくとも1つを決定させる
指示を含む、コンピュータプログラム。
