Description
本発明に係る太陽電池の一実施形態について、図1から図9を参照して以下に説明する。但し、本実施形態に記載されている構成部品の寸法、材質、形状、その相対配置などは、特に特定的な記載がない限り、この発明の範囲をそれのみに限定する趣旨ではなく、単なる説明例に過ぎない。
まず、本実施形態に係る太陽電池の構成例について、図1を参照して説明する。図1は、本実施形態の太陽電池1の全体構成を概略的に示す断面図である。
次に、ナノロッド20、及び、第1のフォトニック結晶について、図2及び図3を参照して説明する。図2は、第1のフォトニック結晶を構成するナノロッド20が円柱である場合の、第1のフォトニック結晶構造の上面図である。また、図3は、第1のフォトニック結晶構造の上面図である。図3の(a)は、第1のフォトニック結晶を構成するナノロッド20が四角柱である場合の、第1のフォトニック結晶構造を示し、図3の(b)は、第1のフォトニック結晶を構成するナノロッド20が三角柱である場合の、第1のフォトニック結晶構造を示している。
上記のような構成を備えた第1のフォトニック結晶には、フォトニックバンド構造が生成される。フォトニックバンド構造は、第1のフォトニック結晶に対する光の入射方向と、規格化周波数との関係によって表される。
次に、本実施形態に係る太陽電池1における光吸収の最適条件について、図4から図6を参照して説明する。図4は、第1のフォトニック結晶による光の共振効果を示す図である。図5は、本実施形態における太陽電池1の光の閉じ込め効果を示す図である。図6は、光吸収量を予測する、太陽電池1の理論検討モデルを示す図である。
さらに、式1を、光速c0、及び、共振角周波数ω0(ω0=2πc0/λc)を用いて表すと、次式のように表される。ここでは、金属電極17における光の反射は、完全反射(すなわち、反射率1.0)であるとする。以降では、金属電極17において反射する光を、反射光とも呼称する。
ここで、モデル化した条件で第1のフォトニック結晶において形成される共振器22の電界振幅aの時間変化を定式化した、モード結合理論による理論式を、次式に示す。なお、本実施形態においては、光の入射側の面及び入射側と反対側の面を中間透明導電膜13及び透明導電膜15でそれぞれ覆われた第2光電変換層12が、ナノロッド20と共に形成するフォトニック結晶を光共振器とみなし、第2光電変換層の光の入射側と反対側に金属電極17(反射率1.0)が配置されている構成を、モデル化した条件としている。また、中間透明導電膜13、15は屈折率及び光吸収率が0であるとする。
したがって、式2及び式8から、光の吸収の大きさを最大にする場合には、Qα=Qcが最適条件となる。このようにして、光の吸収の最適条件は、光の反射と吸収とを考慮したモード結合理論から得られる。
次に、光吸収率を向上させるための、第1のフォトニック結晶の構造の設計値について、図7及び図8を参照して説明する。図7は、第1のフォトニック結晶構造に対して有限要素法を用いた電磁界解析を行ったときの、規格化周波数に対する光の共振の強度を示すグラフである。図7の(a)は、0.00から0.30までの範囲の規格化周波数に対する光の共振の強度を示す図であり、図7の(b)は、0.25から0.30までの範囲の規格化周波数に対する光の共振の強度を示す図である。
最後に、太陽電池1の製造工程を詳しく説明する。図9は、太陽電池1の製造工程を示す工程図である。なお、第1光電変換層の媒質がa−Si、第2光電変換層の媒質がμc−Si、中間透明導電膜13、透明導電膜14及び15の媒質がSnO2、ナノロッド20の媒質がSiO2、である場合を例に挙げて説明するが、これに限定されるものではない。
本発明の他の実施形態について図10から図14に基づいて説明すれば、以下の通りである。なお、説明の便宜上、実施形態1に係る構成要素と同様の機能を有する構成要素には同一の番号を付し、その説明を省略する。本実施形態では、主に、実施形態1との相違点について説明するものとする。
図10は、本実施形態に係る第1のフォトニック結晶の構造を模式的に示す上面図である。図10に示すように、本実施形態に係る第1のフォトニック結晶は、円柱状のナノロッド201が三角格子状に配置されて形成されていること以外は、実施形態1の第1のフォトニック結晶と同じ構成である。
また、第1のフォトニック結晶に欠陥21を形成する場合について、図11を参照して説明する。図11は、第1のフォトニック結晶に欠陥を形成した場合の第1のフォトニック結晶の構造を模式的に示す上面図である。
次に、第1のフォトニック結晶に欠陥を形成する場合と、形成しない場合との、第1のフォトニック結晶における共振の強さの分布の違いについて、図12、13を参照して説明する。図12は、欠陥を形成しない場合の、第1のフォトニック結晶における共振の強さの分布を示す図である。また、図13は、欠陥を形成した場合の、第1のフォトニック結晶における共振の強さの分布を示す図である。
本発明のさらに他の実施形態について図15及び図16に基づいて説明すれば、以下の通りである。なお、説明の便宜上、実施形態1に係る構成要素と同様の機能を有する構成要素には同一の番号を付し、その説明を省略する。本実施形態では、主に、実施形態1との相違点について説明するものとする。
図15は、本実施形態に係る太陽電池の全体構成を概略的に示す断面図である。図15に示すように、本実施形態に係る太陽電池2は、中間透明導電膜13aの第1光電変換層11側、及び、第2光電変換層12a側の何れの面も平坦に形成されておらず、ナノロッド20aが、中間透明導電膜13aの表面形状に沿って形成されていること以外は、実施形態1の太陽電池1と同じ構成である。
また、本実施形態において、第1のフォトニック結晶は、複数のナノロッド20aが、凹凸形状(表面形状)のある、中間透明導電膜13aの表面に周期的に配置されて形成されている。また、ナノロッド20a及び中間透明導電膜13aを、光の入射側と反対側から覆うように第2光電変換層12aのp型半導体層121aが形成され、さらに、i型半導体層122a及びn型半導体層123aが形成されている。
次に、中間透明導電膜13aの形状の詳細について、図16を参照し、太陽電池の製造工程を用いて説明する。図16は、中間透明導電膜13aの形状の詳細を示す断面図である。
本発明のさらに他の実施形態について図17から図19に基づいて説明すれば、以下の通りである。なお、説明の便宜上、実施形態1に係る構成要素と同様の機能を有する構成要素には同一の番号を付し、その説明を省略する。本実施形態では、主に、実施形態1との相違点について説明するものとする。
図17に示すように、本実施形態に係る太陽電池3は、透明基板16側にナノロッド20b及び第2光電変換層12bが形成され、金属電極17側に第1光電変換層11bが形成されていること以外は、実施形態1の太陽電池1と同じ構成である。
第1のフォトニック結晶を透明導電膜14bの表面に形成することによる、太陽光の太陽電池3への取り込みについて、図19を参照して説明する。図19は、太陽電池3への太陽光の取り込みを模式的に示した図である。図19の(a)第1のフォトニック結晶を透明導電膜14bに形成していない場合の太陽光の取り込みを示し、(b)は、第1のフォトニック結晶を透明導電膜14bに形成している場合の太陽光の取り込みを示している。
本発明のさらに他の実施形態について図20及び図21に基づいて説明すれば、以下の通りである。なお、説明の便宜上、実施形態1に係る構成要素と同様の機能を有する構成要素には同一の番号を付し、その説明を省略する。本実施形態では、主に、実施形態1との相違点について説明するものとする。
本実施形態に係る太陽電池1(図1参照)において、図15に示す太陽電池2と同様に、中間透明導電膜13は、第1光電変換層11側、及び、第2光電変換層12側の何れかの面が平坦に形成されていてもよいし、また、何れの面も平坦に形成されていなくてもよい。
図20及び図21は、本実施形態に係る第1のフォトニック結晶の構造を模式的に示す上面図である。図20及び図21に示すように、本実施形態に係るフォトニック結晶は、円柱状のナノロッド203〜206が、2種類の格子構造を形成するように配置されていること以外は、実施形態1における第1のフォトニック結晶と同じ構成である。
本発明の一態様に係る太陽電池は、上述のように、主に短波長の光を吸収して光電変換する第1光電変換層と、主に長波長の光を吸収して光電変換する第2光電変換層と、複数の柱状の媒質と、を備え、上記第2光電変換層は、上記複数の柱状の媒質を、光の入射側と反対側から覆うように形成され、上記複数の柱状の媒質と共に第1のフォトニック結晶を構成していることを特徴としている。

Claims (15)
- 太陽電池において、
主に短波長の光を吸収して光電変換する第1光電変換層と、
主に長波長の光を吸収して光電変換する第2光電変換層と、
上記第2光電変換層の光の入射側に設けられた透明導電膜と、
複数の柱状の媒質と、
上記太陽電池の光入射側と反対側の面を覆う金属電極と、
を備え、
上記複数の柱状の媒質は、上記透明導電膜の表面形状に沿って形成されており、
上記第2光電変換層は、上記複数の柱状の媒質を、光の入射側と反対側から覆うように形成され、上記複数の柱状の媒質と共に第1のフォトニック結晶を構成している
ことを特徴とする太陽電池。 - 上記第2光電変換層の光の入射側と反対側に、第1透明導電膜を挟んで上記第1光電変換層が配置され、
上記第2光電変換層の光の入射側に、請求項1に記載の透明導電膜としての第2透明導電膜が配置され、
上記第2光電変換層は、上記第2透明導電膜及び上記複数の柱状の媒質を、光の入射側と反対側から覆うように形成されている
ことを特徴とする請求項1に記載の太陽電池。 - 上記複数の柱状の媒質は、上記第2光電変換層の媒質より屈折率が小さく、かつ、正方格子状に配置されている
ことを特徴とする請求項1又は2に記載の太陽電池。 - 上記複数の柱状の媒質は、円柱状、四角柱状、又は、三角柱状に形成されている
ことを特徴とする請求項1から3の何れか1項に記載の太陽電池。 - 上記第1光電変換層と上記第2光電変換層との間に請求項1に記載の透明導電膜としての第1透明導電膜をさらに備え、
上記複数の柱状の媒質は、上記第1透明導電膜の表面形状に沿って形成されており、
上記第2光電変換層は、上記第1透明導電膜及び上記複数の柱状の媒質を、光の入射側と反対側から覆うように形成されている
ことを特徴とする請求項1に記載の太陽電池。 - 上記複数の柱状の媒質は、上記第2光電変換層の媒質より屈折率が小さく、かつ、三角格子状に配置されている
ことを特徴とする請求項1又は2に記載の太陽電池。 - 上記複数の柱状の媒質は、円柱状、又は、四角柱状に形成されている
ことを特徴とする請求項6に記載の太陽電池。 - 上記第1のフォトニック結晶は、フォトニックバンドギャップを持ち、上記フォトニックバンドギャップに欠陥準位を生成するように、上記三角格子状の一部分に上記複数の柱状の媒質が配置されていない領域である欠陥が形成された第1のフォトニック結晶であることを特徴とする請求項6又は7に記載の太陽電池。
- 上記第1光電変換層と上記第2光電変換層との間に請求項1に記載の透明導電膜としての第1透明導電膜をさらに備え、
上記複数の柱状の媒質は、上記第1透明導電膜の表面形状に沿って形成されており、
上記第2光電変換層は、上記第1透明導電膜及び上記複数の柱状の媒質を、光の入射側と反対側から覆うように形成されている
ことを特徴とする請求項6から8の何れか1項に記載の太陽電池。 - 上記第2光電変換層の光の入射側と反対側の面の凹凸形状に沿って形成された第3透明導電膜をさらに備え、
上記第2光電変換層及び上記第3透明導電膜の表面の凹凸形状によって、第2のフォトニック結晶を構成している
ことを特徴とする、請求項1に記載の太陽電池。 - 上記複数の柱状の媒質は、複数種類の格子構造を構成するように配置されている
ことを特徴とする、請求項1から10の何れか1項に記載の太陽電池。 - 上記複数の柱状の媒質は、2種類の大きさの柱状の媒質を含んでおり、複数の小さな柱状の媒質と、1つの大きな柱状の媒質とによって第1の格子構造を形成すると共に、複数の上記第1の格子構造に含まれる大きな柱状の媒質によって第2の格子構造を形成する
ことを特徴とする請求項1から11の何れか1項に記載の太陽電池。 - 請求項1から12のいずれか1項に記載の太陽電池を1ユニットとして、一次元的または二次元的に配列された複数の上記ユニットを備えたことを特徴とする太陽電池パネル。
- 請求項1から12のいずれか1項に記載の太陽電池を電源として備えたことを特徴とする装置。
- 請求項13に記載の太陽電池パネルを電源として備えたことを特徴とする装置。
