Claims (2)
- 絶縁基板上に所定の間隔をもって配置されたドレイン電極およびソース電極と、上記絶縁基板上で上記ドレイン電極と上記ソース電極との間に配置された半導体層と、上記半導体層上に配置された絶縁層と、上記絶縁層上に配置されたゲート電極とを有する半導体素子における上記ドレイン電極,上記ソース電極および上記ゲート電極の各電極が、紙原料のパルプ繊維内に金属的性質を有するカーボンナノチューブが分散されている金属的カーボンナノチューブ複合紙からなり、上記半導体層が、紙原料のパルプ繊維内に半導体的性質を有するカーボンナノチューブが分散されている半導体的カーボンナノチューブ複合紙からなり、上記絶縁層が、パルプ繊維を原料とする絶縁紙からなることを特徴とする半導体素子としてのカーボンナノチューブを含む物品。
- 上記絶縁基板が、上記絶縁層と同じくパルプ繊維を原料とする絶縁紙からなることを特徴とする半導体素子としての請求項1に記載のカーボンナノチューブを含む物品。
