Description
The present invention relates to a semiconductor light emitting device in which a plurality of semiconductor light emitting elements are flip-chip mounted on a circuit board.
In order to improve mounting efficiency and heat dissipation characteristics, semiconductor light emitting elements (hereinafter referred to as LED elements unless otherwise specified) are often flip-chip mounted on a circuit board. In addition, a plurality of LED elements may be mounted on a circuit board in order to increase the brightness of a semiconductor light emitting device (hereinafter referred to as an LED device unless otherwise specified).
For example, FIG. 13 of Patent Document 1 shows a state where two light-emitting diode elements 10 (LED elements) are flip-chip mounted so that the p-side electrodes face each other. Similarly, FIG. 11 shows a state where three light
In recent years, a larger amount of current has been allowed to flow through the LED element in order to increase the brightness of the LED device. For this reason, since the heat generation of the LED element has also increased, the heat dissipation of the LED device has become a major issue. Patent Document 1 is intended to reduce thermal distortion and thermal stress due to thermal expansion of circuit board wiring, and does not mention heat dissipation. Therefore, the present invention has been made in view of this problem, and an object of the present invention is to provide a semiconductor light-emitting device with good heat dissipation even when a large current is passed through a plurality of LED elements mounted on a circuit board.

In order to solve the above problems, a semiconductor light emitting device of the present invention is a semiconductor light emitting device in which a plurality of semiconductor light emitting elements are flip-chip mounted on a circuit board.
The semiconductor light emitting element is
A first element electrode disposed at a corner or side of the semiconductor light emitting element;
A second element electrode that planarly overlaps the light emitting layer,
The circuit board is
A first substrate electrode connected to the first element electrode on the upper surface;
A second substrate electrode connected to the second element electrode;
To connect to the mother board on the lower surface,
A first through hole connecting the first output electrode and the first substrate electrode;
Having three or more second through holes connecting the second output electrode and the second substrate electrode;
The first and second through holes and the semiconductor light emitting element mounting region do not overlap each other,
The first element electrode of the semiconductor light emitting element faces a center line direction of the circuit board;
The second substrate electrode protrudes from the mounting region of the semiconductor light emitting element toward the side of the circuit board;
The semiconductor light emitting elements are connected in parallel,
The semiconductor light emitting elements existing between the center line and the side of the circuit board parallel to the center line are one or arranged in a line ,
The board material of the circuit board is a resin,
The second through hole is formed along three sides of the circuit board .
The first and second element electrodes are gold bumps formed by electrolytic gold plating, and the first element electrode and the first substrate electrode, and the second element electrode and the second substrate electrode are made of gold tin eutectic. It is preferable to join with.
In the semiconductor light emitting device of the present invention, the semiconductor light emitting device is mounted via the second element electrode in which heat generated from the light emitting layer overlaps the light emitting layer in a plane and the second substrate electrode connected to the second element electrode. Heat is dissipated by transmitting to the mother board. At this time, since the second element electrode is a gold bump formed by an electrolytic gold plating method in which the planar shape can be arbitrarily set, the connection area with the second substrate electrode can be increased. Since the second element electrode faces the side of the circuit board, the second substrate electrode can be widened from the periphery of the connection region with the second element electrode to the vicinity of the side of the circuit board. Furthermore, since the semiconductor light emitting elements are connected in parallel, the second substrate electrode does not have a bottleneck. As described above, the thermal resistance can be lowered from the light emitting layer to the mother substrate. As a result, the present invention can provide a semiconductor light emitting device with good heat dissipation.

FIG. 7 is a plan view when the

Returning to FIG. 7, the heat dissipation path will be described. Heat generated in the light emitting layer of the
The board material of the circuit board may be ceramic, metal, silicon or the like. The circuit board made of these materials with high thermal conductivity spreads heat once in a plane by the + electrode of this embodiment, which has better thermal conductivity, and then transfers heat vertically to the mother board through the plate material.

スルーホール14a(第1実施形態と同等)は上辺に配置され、スルーホール15a(第1実施形態と同等)は左右の辺と下辺に配置されている。

In the present embodiment, three
In the present embodiment, the three
A third embodiment of the present invention will be described in detail with reference to FIG. This embodiment uses the
スルーホール14a(第1実施形態と同等)は上辺に配置され、スルーホール15a(第1実施形態と同等)は左右の辺と下辺に配置されている。
Two
In the present embodiment, two
(Fourth embodiment)
A fourth embodiment of the present invention will be described in detail with reference to FIG. In the present embodiment, the
Four
