Description
The present invention relates to an electronic circuit module component in which a metal layer is formed on the surface of an insulating resin covering the electronic component, and a method for manufacturing the electronic circuit module component.
Electronic circuit module parts are a group of electronic parts that have one or more functions by mounting multiple electronic parts, for example, passive elements, active elements, or ICs (Integrated Circuits) on a substrate. It is. For example, Patent Document 1 discloses a metal that is provided on the entire top surface of a multilayer substrate in a state where the entire electronic component is covered with a sealing resin portion made of an insulating material and the electronic component is embedded, and is formed by plating or the like. A multilayer substrate in which a film is located between the entire surface of the upper surface portion of the sealing resin portion, the entire surface of a pair of side surfaces facing each other of the sealing resin portion, and the ground pattern between the upper surface of the multilayer substrate The electronic circuit unit provided on the entire surface of the pair of side surfaces facing each other is described.
The electronic circuit module component covers the electronic component mounted on the substrate with an insulating resin. However, depending on the manufacturing process and storage environment of the electronic circuit module component, liquid such as moisture is present inside the insulating resin or the mounted substrate and the electronic module. May invade. The liquid evaporates and expands by being heated in a reflow process when the electronic circuit module component is mounted on the electronic device. In the technique described in Patent Document 1, since a metal layer is formed as a shield layer on the entire surface of the insulating resin, it is difficult for a gas such as water vapor generated by heating during reflow to escape from the insulating resin. As a result, the technique described in Patent Document 1 may cause a crack in the insulating resin or the mounted substrate, deformation of the electronic circuit module component, or a short circuit of the solder. .
In the technique described in
The present invention has been made in view of the above, and is generated in the electronic circuit module component in a reflow process when the electronic circuit module component whose insulating resin surface is coated with a shield layer is mounted on an electronic device. The purpose is to reduce defects.
The present invention provides an electronic component, a substrate on which the electronic component is mounted, a first resin having a gap and contacting at least a part of the electronic component, covering the first resin, and from the first resin. A second resin having a low porosity, a metal layer covering at least the second resin and electrically connected to the ground of the substrate, provided on the metal layer, and at least one of the first resin. The second resin between the opening exposing the portion to the outside of the metal layer, the first resin in contact with the side surface of the electronic component, and the metal layer provided at a position facing the side surface of the electronic component. An electronic circuit module component comprising: a sealing portion with a gap interposed therebetween.
The electronic circuit module component has an opening that exposes a part of the first resin to the outside of the metal layer while the first resin having a gap contacts at least a part of the electronic component. With such a structure, at least a part of the electronic component is connected to the opening through the first resin, so that gas such as water vapor generated inside the electronic circuit module component due to heating during reflow is generated by the first resin. It is quickly discharged from the opening to the outside of the electronic circuit module component through the gap. As described above, the electronic circuit module component includes, for example, water vapor generated inside the electronic circuit module component in the reflow process when the electronic circuit module component whose insulating resin surface is covered with the shield layer is mounted on the electronic device. Gas easily escapes to the outside. Moreover, when coating the surface of 2nd resin with a metal layer, electrolytic plating etc. are used, for example. In this case, the module body covering the substrate and the electronic component mounted on the substrate with the first resin and the second resin is immersed in the plating solution. In this electronic circuit module component, the first resin is covered with the second resin and the sealing portion of the second resin is provided around the first resin. Therefore, even if the module body is immersed in the plating solution, The sealing portion of the second resin having a lower porosity than the resin suppresses the penetration of the plating solution or the like into the first resin. For this reason, since the quantity of the volatile component contained in 1st resin can be suppressed, the quantity of the gas which generate | occur | produces inside an electronic circuit module component by the heating at the time of mounting can be reduced. Due to these actions, even if the electronic circuit module component has a metal layer on the surface, an increase in pressure inside the electronic circuit module component due to heating during mounting is suppressed, so the first resin or the second resin It is possible to reduce the cracking of the resin, the risk of deformation of the resin itself, and the solder short. As a result, this electronic circuit module component has reduced defects that occur in the reflow process.
In the present invention, it is preferable that the second resin of the sealing portion is in contact with the substrate. Thus, by bringing the second resin and the substrate into contact with each other, the first resin can be sealed with the second resin and the substrate, so that the intrusion of the liquid into the first resin can be more reliably suppressed. Moreover, the strength of the entire electronic circuit module component is improved by the contact between the second resin and the substrate.
In the present invention, the sealing portion preferably has a distance between the metal layer and the first resin of 0.01 mm or more. If the dimension of the sealing portion is within this range, the adhesion strength between the second resin and the substrate can be secured, so that the liquid such as a plating solution passes between the second resin and the substrate and enters the first resin. The risk of intrusion can be reliably reduced. Moreover, if the dimension of a sealing part is this range, even if there is a manufacturing error of an electronic circuit module component, the sealing part can be reliably provided. For this reason, if the dimension of a sealing part is this range, the penetration | invasion of the liquid to 1st resin can be suppressed more reliably.
In the present invention, the sealing portion includes the electronic circuit module component in a direction in which the distance between the metal layer and the first resin is parallel to the direction from the metal layer facing the side surface of the electronic component toward the side surface. It is preferably 0.5% or more of the dimension. As described above, the sealing portion only needs to have a distance of 0.01 mm or more between the metal layer and the first resin. However, when the size of the electronic circuit module component is increased, it is preferable to increase the size of the sealing portion. In this case, the adhesion strength between the second resin and the substrate is increased by setting the dimension of the sealing portion defined by the distance between the metal layer and the first resin to 0.5% or more of the dimension of the electronic circuit module component. It can be secured sufficiently. As a result, the penetration of the liquid into the first resin can be more reliably suppressed.
In the present invention, the porosity of the first resin is preferably 1% by volume or more and 50% by volume or less. By doing in this way, the gas generated inside the insulating resin can be made easier to escape, and the strength of the first resin can be secured.
The present invention includes a step of mounting an electronic component on a substrate, and a step of providing a first resin having a gap on the substrate on which the electronic component is mounted so as to be in contact with at least a part of the electronic component; Removing a part of the first resin existing around a part to be one electronic circuit module component until the substrate is exposed; and removing the first resin and the exposed substrate from the first resin. A step of covering with a second resin having a low porosity, a step of cutting from the second resin covering the portion where the first resin is removed to the ground of the substrate, and forming a metal layer on at least the surface of the second resin And a step of cutting all the periphery of the one electronic circuit module component up to the substrate.
In this method of manufacturing an electronic circuit module component, after the first resin is provided on the surface of the substrate, a part of the first resin existing around a portion to be one electronic circuit module component is removed until the substrate is exposed. . Thereafter, the first resin and the substrate exposed from the first resin are covered with the second resin, so that the sealing portion of the second resin is interposed between the first resin and the metal layer covering the side portion of the electronic circuit module component. Can be provided. For example, when the metal layer is formed by electrolytic plating, the sealing portion can suppress the penetration of the plating solution into the first resin. As a result, even if the electronic circuit module component manufactured by this electronic circuit module component manufacturing method has a metal layer on the surface, an increase in pressure inside the component due to heating during mounting is suppressed, The possibility that the first resin or the second resin breaks or deforms itself can be reduced. As described above, the electronic circuit module component manufactured by the method for manufacturing the electronic circuit module component is reduced in the problems that occur in the reflow process.
In the present invention, after the step of covering the first resin and the exposed substrate with the second resin, before the metal layer is formed, the first resin is formed around a portion that becomes one electronic circuit module component. It is preferable to include a step of cutting at least a part of the part other than the part from which part of the second resin is removed to the middle of the second resin. By doing in this way, before a metal layer is formed, since 1st resin can be covered with 2nd resin, the penetration | invasion of the liquid to 1st resin can be suppressed reliably. In addition, since the area of the opening of the electronic circuit module component can be made smaller and the surface of the second resin can be covered more with the metal layer, the electromagnetic shielding performance by the metal layer can be improved.
In the present invention, in the step of removing a part of the first resin, it is preferable that a part around a part to be an electronic circuit module component is cut partway through the substrate. By doing in this way, 1st resin can be removed easily and reliably. In the step of removing a part of the first resin, it is more preferable to cut halfway through the substrate. In this way, the first resin can be removed more reliably.
According to the present invention, when an electronic circuit module component whose insulating resin surface is covered with a shield layer is mounted on an electronic device, it is possible to reduce problems occurring in the electronic circuit module component in a reflow process.
DESCRIPTION OF EMBODIMENTS Hereinafter, modes (embodiments) for carrying out the present invention will be described in detail with reference to the drawings. The following embodiments do not limit the present invention. The constituent elements described in the following embodiments include those that can be easily assumed by those skilled in the art, those that are substantially the same, and those that are so-called equivalent ranges. Furthermore, the components described in the following embodiments can be combined as appropriate.
Cracks generated in electronic circuit module components or short-circuiting of solder are caused by the stress caused by volume expansion of solder and resin when the solder melts and the stress caused by rapidly generated volatile components. Or it is considered that the cause is that the intensity threshold is exceeded. Volatile components are liquid and solid components that volatilize at the reflow temperature, such as moisture, flux contained in solder, solvent, etc., and are present on the substrate, resin, space or their interface of electronic circuit module components. It is considered to be. For this reason, for example, when a relatively large electronic component (for example, 1608, that is, the dimension is 1.6 mm × 0.8 mm or more) is mounted on the substrate, or a small electronic component (for example, 0603, that is, the dimension is 0). However, when a plurality of electronic components are mounted on a substrate, the amount of solder increases. As a result, the volume expansion when the solder is melted may not be sufficiently relaxed.
When the number of electronic components mounted on the substrate of the electronic circuit module component increases, the interface between the electronic component and the resin also increases, so that volatile components are likely to accumulate. Depending on the type of electronic component mounted on the substrate of the electronic circuit module component, for example, when the area where the electronic component is mounted on the substrate of the electronic circuit module component exceeds 50%, the electronic component and the substrate are connected. Therefore, the volume of the solder and the saturated water absorption necessary for the increase. For example, in an electronic circuit module component having an outer shape of 7 mm × 7 mm × 1.0 mm, the volume of solder necessary for connecting the electronic component and the substrate exceeds 0.4 mm 3 , and the saturated water absorption is 0.2 mass. % Or more. In such a case, when the electronic circuit module component is heated during reflow, the volatile components that are rapidly generated inside the electronic circuit module component may not be sufficiently released outside the electronic circuit module component. . As a result, the stress caused by the expansion of the solder at the time of melting the solder and the stress caused by the gas generated by the rapid evaporation of the volatile components cannot be sufficiently relaxed, and there is a risk of causing cracks and solder shorts. . In consideration of these points, the electronic circuit module component according to the present embodiment can release volatile components generated inside the electronic circuit module component to the outside of the electronic circuit module component and It has a structure that can reduce the infiltration of volatile components.

As shown in FIG. 1, the electronic circuit module component 1 includes an
The
The
The
The
In the present embodiment, the
The
The shape of the electronic circuit module component 1 in plan view may be a quadrangle, and is not limited to a rectangle or a square. For example, a trapezoid or a rhombus may be used (the same applies hereinafter). The shape of the
The sealing
In the sealing
In addition, the sealing
The larger the distance B, the more preferable it is because the liquid can be prevented from entering. However, when the distance B is increased, the size of the electronic circuit module component 1 in plan view is increased, and as a result, the area occupied by the substrate to which the electronic circuit module component 1 is attached increases. For this reason, the distance B is appropriately set as long as it is effective in suppressing the ingress of liquid.
FIG. 4 is a side view showing a state where the electronic circuit module component according to the present embodiment is attached to a substrate. The electronic circuit module component 1 is bonded to a terminal electrode (device substrate terminal electrode) 14 of a substrate (a substrate included in an electronic device, hereinafter referred to as a device substrate) 13 to which the electronic circuit module component 1 is attached by

The electronic circuit module component 1 includes a

FIG. 5 is a plan view showing a state in which the electronic circuit module component according to the present embodiment is cut along a plane parallel to the substrate. FIG. 6 is a perspective view of the electronic circuit module component according to the present embodiment. The electronic circuit module component 1 has a plurality of
Since the
The
When the height h of the
The
When the average diameter (D50) of the void 4H of the
The average diameter (D50) is a diameter with an integrated value of 50% (median diameter) when the diameters of the plurality of
FIG. 7 is a diagram illustrating a relationship between the first resin and the electronic component. As shown in FIG. 1, in the electronic circuit module component 1 described above, the
FIG. 8 and FIG. 9 are plan views showing examples of arrangement of openings provided in the electronic circuit module component according to the modification of the present embodiment. In FIG. 5, the electronic circuit module component 1 having a rectangular shape such as a rectangle or a square in plan view has an
Thus, in the present embodiment, the number of openings provided in the electronic circuit module component 1 is not limited to one. If the number of openings increases, the distance difference between the plurality of
The electronic circuit module component 1 most preferably has an
FIG. 10 is a flowchart showing a method for manufacturing the electronic circuit module component according to the present embodiment. 11-1 to 11-9 are explanatory diagrams of the method of manufacturing the electronic circuit module component according to the present embodiment. First, an example of manufacturing the electronic circuit module component 1 shown in FIGS. 1, 2, and 5 will be described. As shown in FIG. 5, the electronic circuit module component 1 is rectangular in plan view, and has an

When the
The filler contained in the
The type of filler is not particularly limited as long as it does not affect the electrical characteristics of the
The filler may combine a small average diameter (D50) and a large average diameter (D50). Moreover, it is preferable that the average diameter (D50) of a filler is 10 micrometers or more and 50 micrometers or less. The addition amount of the filler having a large average diameter (D50) is preferably 5% by volume or more and 30% by volume or less with respect to the total addition amount of the filler. Thus, by mixing fillers having different average diameters, the packing state between the fillers can be adjusted. And it becomes easy to implement | achieve a desired space | gap diameter and space | gap distribution by appropriate resin compounding. When using fillers having different average diameters, the same type of filler may be used, or different types (compositions) of fillers may be used, and there is no particular limitation.
When the solution of the
As described above, in the present embodiment, the electronic circuit module component 1 has a rectangular shape (including a square). In this manufacturing example, as shown in FIG. 11-4, the
In the first resin removing step, a part of the periphery of the module component unit U is cut to the middle of the
In step S4, as shown to FIGS. 11-5, the
また、電子部品2の上面2T(基板3の実装面3PIと対向する面とは反対面)に設けられた第1樹脂4も、第2樹脂9で覆われる。
The portion where the
Next, proceeding to step S5, the
The positions of the cutting lines C3a and C3b shown in FIG. 11-7, that is, the positions of the removal lines C1a and C1b shown in FIG. 11-4 (positions where the
In the present embodiment, between the positions of the removal lines C2 shown in FIG. 11-7, that is, between the adjacent cutting lines C3a and C3a, as shown in FIG. C2 position) is cut to the middle of the
When step S5 ends, the process proceeds to step S6. In step S6, as shown in FIG. 11-8, the
