上述した半導体ウエーハ10にストリート111に沿ってレーザー加工するには、図7に示すようにダイシングテープTを介して環状のフレームFに支持された半導体ウエーハ10を、図3に示すレーザー加工装置2の被加工物保持手段4を構成する被加工物保持部材43の上面(保持面)に載置する。そして、環状のフレームFをクランプ47によって固定する。次に、図示しない吸引手段を作動することにより、上述したように被加工物保持部材43に形成された環状の吸引溝431に負圧を作用せしめ、被加工物保持部材43の保持面(上面)上に載置されダイシングテープTを介して半導体ウエーハ10を吸引保持する(ウエーハ保持工程)。

上述したようにウエーハ保持工程を実施したならば、加工送り手段33を作動して半導体ウエーハ10を吸引保持した被加工物保持手段4を撮像手段7の直下に位置付ける。被加工物保持手段4が撮像手段7の直下に位置付けられると、撮像手段7および制御手段9によって半導体ウエーハ10のレーザー加工すべき加工領域を検出するアライメント作業を実行する。即ち、撮像手段7および制御手段9は、半導体ウエーハ10の所定方向に形成されているストリート111と、レーザー光線照射手段62の集光器622との位置合わせを行うためのパターンマッチング等の画像処理を実行し、アライメントを遂行する(アライメント工程)。また、半導体ウエーハ10に形成されている所定方向と直交する方向に形成されているストリート111に対しても、同様にアライメントが遂行される。このとき、赤外線カメラ8は、集光器622とX軸方向において同一線上になるように調整される。

上述したレーザー加工溝形成工程を実施している際には、赤外線カメラ8を作動して半導体ウエーハ10の裏面側から形成されたレーザー加工溝120を撮像し、撮像した画像情報を制御手段9に送っている。このとき赤外線カメラ8は、被加工物保持部材43、ダイシングテープTおよび半導体基板11を透過してレーザー加工溝120を撮像することができる。制御手段9は、赤外線カメラ8から送られた画像情報に基づいて図10に示すように画像処理し、画像処理したレーザー加工溝120の画像を表示手段96に表示する。図10に示すように、レーザー加工溝120を赤外線カメラ8で撮像しているので、金属パターン114が除去されずに残存している場合には表示される。そして制御手段9は、図10に示すように金属パターン114が表示されている場合には、金属パターン114が除去されずに残存していると判定し、判定結果を表示手段96に表示する(レーザー加工溝確認工程)。このようにして金属パターン114が除去されずに残存していると判定した場合には、金属パターン114が残存している領域に再度レーザー加工溝形成工程を実施し、金属パターン114を除去するレーザー加工溝修正工程を実施する。

上述したように所定のストリート111に沿ってレーザー加工溝形成工程とレーザー加工溝確認工程および必要に応じてレーザー加工溝修正工程を実施したら、被加工物保持手段4、従ってこれに保持されている半導体ウエーハ10を矢印Yで示す方向にストリート111の間隔だけ割り出し移動し(割り出し工程)、上記レーザー加工溝形成工程とレーザー加工溝確認工程および必要に応じてレーザー加工溝修正工程を実施する。このとき、赤外線カメラ8の支持手段81を作動して、赤外線カメラ8が集光器622とX軸方向において同一線上になるように調整する。このようにして所定方向に延在する全てのストリート111についてレーザー加工溝形成工程とレーザー加工溝確認工程および必要に応じてレーザー加工溝修正工程を実施したならば、被加工物保持手段4、従ってこれに保持されている半導体ウエーハ10を90度回動せしめて、上記所定方向に対して直角に延びる各ストリート111に沿って上記レーザー加工溝形成工程とレーザー加工溝確認工程および必要に応じてレーザー加工溝修正工程を実施することにより、半導体ウエーハ10の全てのストリート111に形成されている金属パターン114および低誘電率絶縁体被膜113が除去される。
