このようなエッジの検出に、例えば特許文献3中に示されたような共焦点型の検出装置を用い、白色光中で被加工物1上に合焦した特定の波長の光のみを分光器に導くための空間フィルタとしてピンホールマスクを使用することも可能であるが、空間フィルタとしての精度や、各光学部品や分光器の設置作業が煩雑になり、配置の自由度が制限されるという問題が生ずる。この点に関しても、本実施の形態によれば、被加工物1の表面1aで反射した白色光を例えばコア径が50μmの共通光ファイバ111(光ファイバ104)で検出器103側に導いて入射させているので、空間フィルタとしての精度が高く、配置の自由度が高いものとなる。また、分光器を用いることなく、単にフォトディテクタからなる検出器103を用いて光強度を検出すればよく、単純な検出系となる。

次いで、このようなレーザ加工装置20を用いた被加工物1のレーザ加工方法について説明する。図5は、被加工物1を示す外観斜視図である。加工対象となる被加工物1は、図5に示すように、環状のフレーム2に装着されたポリオレフィン等の合成樹脂シートからなるダイシングテープ3に表面1aを上側にして貼着された状態で用意される。このような被加工物1は、特に限定されないが、例えば半導体ウエーハ等のウエーハや、チップ実装用としてウエーハの裏面に設けられるDAF(Die Attach Film)等の粘着部材、あるいは半導体製品のパッケージ、セラミック、ガラス系あるいはシリコン系の基板、さらには、μmオーダの精度が要求される各種加工材料が挙げられる。本実施の形態の被加工物1は、半導体ウエーハ等をベースとし、表面1aに格子状に配列された複数の第1のストリート4aと複数の第2のストリート4bとによって区画された複数の矩形領域が形成され、この複数の矩形領域にデバイス5が形成されている。
