Claims (9)

上記研削研磨工程の前に、上記回路形成面に、上記粘着剤を介して上記保護基材を装着する保護基材装着工程とをさらに含んでいることを特徴とする半導体装置の製造方法。 A pressure-sensitive adhesive that forms a void by forming a protective base material having resistance to processing with respect to the energy of the laser beam, which has no processing resistance with respect to the energy of the laser beam, and is thereby vaporized by irradiation with the laser beam.
