〔有機半導体膜、有機半導体デバイス、有機薄膜トランジスタ〕
本発明の有機半導体膜、有機半導体デバイス、有機薄膜トランジスタについて説明する。
は1.0×105〜1.0×107の範囲であることが好ましい。このような範囲とすることで十分な速度でディスプレイを駆動することができ、またディスプレイに良好な階調を付与することができる。
《有機薄膜トランジスタ1の作製》:比較化合物2使用
ゲート電極としての比抵抗0.01Ω・cmのSiウェハーに、厚さ200nmの熱酸化膜を形成してゲート絶縁層とした後、オクタデシルトリクロロシランによる表面処理を行った。
有機薄膜トランジスタ1の作製において、比較化合物2を比較化合物3に変更した以外は同様にして、有機薄膜トランジスタ2を作製した。尚、比較化合物3は、J.Org.Chem.,vol.34(1969),p1734に記載の方法で合成した。
有機薄膜トランジスタ1の作製において、比較化合物2を比較化合物4に変更した以外は同様にして、有機薄膜トランジスタ3を作製した。尚、比較化合物4は、前記非特許文献6,supporting informationに記載の方法で合成した。
有機薄膜トランジスタ1の作製において、比較化合物2を比較化合物5に変更した以外は同様にして、有機薄膜トランジスタ4を作製した。尚、比較化合物5は、非特許文献8,supporting informationに記載の方法で合成した。
有機薄膜トランジスタ1の作製において、比較化合物2の代わりに、表1に記載の本発明の有機半導体材料に変更した以外は同様にして、有機薄膜トランジスタ5〜9を作製した。
得られた有機薄膜トランジスタ1〜10について、各素子のキャリア移動度とON/OFF比を、素子作製直後に測定した。なお、本発明では、I−V特性の飽和領域からキャリア移動度を求め、さらに、ドレインバイアス−50Vとし、ゲートバイアス−50V及び0Vにしたときのドレイン電流値の比率からON/OFF比を求めた。
《有機EL素子の作製》
有機EL素子の作製は、Nature,395巻,151〜154頁に記載の方法を参考にして、図3に示したような封止構造を有するトップエミッション型の有機EL素子を作製した。尚、図3において、101は基板、102aは陽極、102bは有機EL層(具体的には、電子輸送層、発光層、正孔輸送層等が含まれる)、102cは陰極を示し、陽極102a、有機EL層102b、陰極102cにより、発光素子102が形成されている。103は封止膜を示す。尚、本発明の有機EL素子は、ボトムエミッション型でもトップエミッション型のどちらでもよい。
Claims (6)
- 下記一般式(3)で表される化合物を含有することを特徴とする有機半導体材料。
(式中、Y3およびZ3は、芳香族炭化水素環または芳香族複素環を表し、L3は単結合、酸素原子、またはアルキレン基を表す。R3〜R5は、各々アルキル基、シクロアルキル基、アリール基またはアルキルシロキシ基を表す。n3は1〜2の整数を表す。) - 前記Z3がベンゼン環を表し、n3が2であることを特徴とする請求項1記載の有機半導体材料。
- 請求項1又は2記載の有機半導体材料を含有することを特徴とする有機半導体膜。
- 請求項1又は2記載の有機半導体材料を、有機溶媒に溶解し、得られた溶液を塗布・乾燥する工程を経て、形成されたことを特徴とする請求項3記載の有機半導体膜。
- 請求項1又は2記載の有機半導体材料を用いることを特徴とする有機半導体デバイス。
- 請求項1又は2記載の有機半導体材料を半導体層に用いることを特徴とする有機薄膜トランジスタ。
