また、下型プレート9内には下型10を加熱するためのカートリッジヒータ94が装設されているが、通常時は、下型10と下型プレート9の上面との間には上記した間隙Sが設けられているため、該間隙による空気断熱作用により、該下型に対する加熱作用は効率良く抑制されている。
また、下型10内には該下型冷却用の冷却水路104が配設されると共に、該冷却水路には給排水ポンプ(図示なし)に連通接続された冷却水の導入排出管105が連通接続されている。従って、下型10の冷却時には該給排水ポンプを作動させることにより導入排出管105を通して該下型の冷却水路104内に冷却水を導入させることができ、逆に、下型10の加熱時においては導入排出管105を通して下型冷却水路104内の冷却水を下型10の外部へ排出させることができるように設けられている。

更に、給排水ポンプ(図示なし)を作動させて導入排出管105を通して下型冷却水路104内に冷却水Cを供給・循環させることにより下型10の強制冷却を行い、また、これと同様に、給排水ポンプを作動させて導入排出管65を通して上型冷却水路64内に冷却水Cを供給・循環させることにより上型6の強制冷却を行う。これによって、上下両型6・10に対する強制的な且つ迅速な冷却を行うことができる。
上記した真空モータの作動停止による上下両型6・10と上下両プレート5・9との間の間隙Sの保持、及び、給排水ポンプ作動による上下両型6・10の強制冷却にて、上下両型の冷却工程を迅速に且つ確実に行うことができる。また、上下両型6・10を熱伝導率の高い銅系の材料にて形成した場合は上下両型6・10の冷却工程を、より迅速に且つ確実に行うことができる。

圧縮樹脂封止成形体R1 を下型キャビティ(樹脂成形面106)部から離型させる場合において、上下両型6・10は冷却工程によって迅速に冷却されているため、圧縮樹脂封止成形体R1 はこの冷却作用を受けて収縮しようとする。その結果、該圧縮樹脂封止成形体は下型キャビティ(樹脂成形面106)部から離型し易い状態となっている。即ち、この圧縮樹脂封止成形体R1 を冷却することにより該圧縮樹脂封止成形体の硬度が高まるので上記した離型時に該圧縮樹脂封止成形体の形状精度が維持され、その結果、該圧縮樹脂封止成形体に反りや変形等の不具合が発生するのを効率良く防止することができる。
従って、上下両型6・10の型開工程の終了後に、直ちに、この成形品取出工程を開始することが可能となるため全体的な樹脂成形サイクルタイムが短縮化されて高能率生産を図ることが可能となる。
なお、角型基板20を成形品取出部材24の吸着具241に吸着支持させる場合は、例えば、下型プレート9側を上昇させて角型基板20を該成形品取出部材の吸着具241に吸着支持させると云った上記とは逆の手順を採用することも可能である。

即ち、前述した離型フイルム16を前記下型キャビティ面(樹脂成形面106)へ供給して該下型キャビティ面に装着する離型フイルム装着機構と、樹脂封止成形前の角型基板20を前記上型6面に供給する基板供給機構と、樹脂封止成形済の角型基板20を前記下型キャビティ面から外部へ取り出す成形品取出機構とが配設されている。
従って、この場合は、上記各機構による離型フイルム装着工程と基板供給工程及び成形品取出工程において、各別な且つ専用の部材を必要とすることなく、一つの共用作業体Wにて対応することが可能となる。
このため、このような一つの共用作業体Wの構造を採用することによって装置の簡易構成化若しくは簡略化と装置の小型化を図ることができるため、全体形状を小型化すると云う課題解決手段として有益である。
また、図21(2) において、符号231は角型基板20を搬送供給する際に該角型基板を収容しておくための基板収容部を示しているが、この基板収容部231の形状は他の異なる基板形状に対応して適宜に変更することができるものである。
なお、前述した構成部材と同じ構成部材については同じ符号を付しており、符号R1は圧縮樹脂封止成形体、同20aは電子部品、同210aは吸気経路、同210b圧縮エア噴出孔、同210cは圧縮エア供給経路、同211は吸引孔、同241は吸着具を示している。
