静電チャック装置の吸着力には、吸着面に使用される物質が大きく寄与している。この部位には、前記のようにポリイミド等の絶縁性有機フィルムの他、酸化アルミ等のセラミックスが使用されている。絶縁性有機フィルムは吸着力に優れているものの、フィルムの厚さが10〜150μmと薄いため、磨耗やプラズマ等に弱い。また、機械的強度の不足からフィルム上にゴミが存在している場合、静電吸着した際にフィルムが損傷する問題が発生する等、物理的外力への耐性が低いことが問題であった。一方、セラミックスは物理的外力への耐性があるものの、セラミックス粒子間に空隙が存在する為、安定した絶縁性を得ることが困難であるとともに、構造的に耐電圧特性が低いという問題が有る。このため、静電チャックとして印加電圧を高くすることが困難であり、高い吸着力を得ることが難しいという問題が発生していた。

耐プラズマ性
耐プラズマ性は、プラズマ発生装置の下部電極側に静電チャック装置をボルト締めにて設置した後、高周波電圧および酸素ガスを加え、酸素プラズマ24時間発生後の静電チャック装置表面状態の変化を目視にて観察した。変化がなかったものを○、表面が変色したものを×とした。
耐摩耗性
耐摩耗性は、静電チャック装置を台上に設置し、その上に無アルカリガラス(20cm×50cm×0.7mm)を乗せ、加重500gにて100往復(往復距離50mm、往復速度50cpm)させた後の静電チャック装置表面の傷および変色の状態を目視にて評価した。表面状態に変化がなかったものを○、変化があったものを×とした。

ついで、接着剤層20を形成する、乾燥及び加熱により半硬化させた絶縁性接着剤シート(o−クレゾールノボラック型エポキシ樹脂、日本化薬社製、商品名:EOCN−1020(35質量部);ノボラックフェノール樹脂、丸善石油化学社製、商品名:マルカリンカーM(15質量部);アクリロニトリル−ブタジエン共重合体、日本ゼオン社製、商品名:1001(50質量部);ジシアンジアミド(0.2質量部)を適量のテトラヒドロフランに混合溶解したもの)を、前記2枚の絶縁性有機フィルム40の、内部電極50および51を形成した面と逆側の面にそれぞれ積層し、アルミニウム製の基板10に貼着し、熱処理により接着した。なお、乾燥後の接着剤層20の厚さは20μmであった。
ついで、前記積層体の内部電極50および51側の表面をサンドブラスト処理した後、酸化アルミニウムをプラズマ溶射することにより、セラミックス層60を形成した。ついで、被吸着体を吸着するセラミックス層60の吸着面をダイヤモンド砥石にて平面研磨し、静電チャック装置Aを作製した。この研磨した表面をJIS B0601−1994に準拠して測定した結果、表面粗さRaは5.9μmであった。

ついで、第1の接着剤層20を形成する、乾燥及び加熱により半硬化させた絶縁性接着剤シート(o−クレゾールノボラック型エポキシ樹脂、日本化薬社製、商品名:EOCN−1020(35質量部);ノボラックフェノール樹脂、丸善石油化学社製、商品名:マルカリンカーM(15質量部);アクリロニトリル−ブタジエン共重合体、日本ゼオン社製、商品名:1001(50質量部);ジシアンジアミド(0.2質量部)を適量のテトラヒドロフランに混合溶解したもの)を、前記2枚の絶縁性有機フィルム40の、内部電極50および51を形成した面と逆側の面にそれぞれ積層し、アルミニウム製の基板10に貼着し、熱処理により接着した。なお、乾燥後の接着剤層20の厚さは20μmであった。
ついで、前記積層体の第2の絶縁性有機フィルム41の表面をサンドブラスト処理した後、酸化アルミニウムをプラズマ溶射することにより、セラミックス層60を形成した。
ついで、被吸着体を吸着するセラミックス層60の吸着面をダイヤモンド砥石にて平面研磨し、静電チャック装置Bを作製した。この研磨した表面をJIS B0601−1994に準拠して測定した結果、表面粗さRaは8.3μmであった。

ついで、第1の接着剤層122を形成する、乾燥及び加熱により半硬化させた絶縁性接着剤シート(o−クレゾールノボラック型エポキシ樹脂、日本化薬社製、商品名:EOCN−1020(35質量部);ノボラックフェノール樹脂、丸善石油化学社製、商品名:マルカリンカーM(15質量部);アクリロニトリル−ブタジエン共重合体、日本ゼオン社製、商品名:1001(50質量部);ジシアンジアミド(0.2質量部)を適量のテトラヒドロフランに混合溶解したもの)を、前記絶縁性有機フィルム123の、内部電極124a、124bを形成した面と逆側の面に積層し、アルミニウム製の基板121に貼着し、熱処理により接着した。なお、乾燥後の接着剤層122の厚さは20μmであった。
