Description
The present invention relates to a method for manufacturing a module for infrared communication with the infrared detector for infrared radiation element and the infrared communication for infrared communication.
Conventionally, as a thermal infrared image sensor, as shown in FIG. 4, a
By the way, the thermal infrared image sensor disclosed in
The
The
By the way, it is conceivable to apply the structure of the above-described optical communication module to the infrared communication module. In that case, the
In addition, as an infrared communication module to which the package of the thermal infrared image sensor shown in FIG. 4 is applied, an infrared radiation element for infrared communication and an infrared detection element for infrared communication are provided on the one surface side of the
In such an infrared communication module, since the
Further, in forming the lens portion disclosed in
The present invention has been made in view of the above circumstances, an object thereof is to provide a method for manufacturing is easy module for infrared communication it provides low cost.

A high level package structure is formed, and the wafer level package structure is divided into individual infrared communication modules. In forming each lens portion, a second insulating layer having a pattern designed according to a desired lens shape is formed. And forming an anode comprising an insulating layer and a conductive layer covering an exposed portion of the one surface on the one surface side of the second semiconductor wafer, and then forming a second electrode in the electrolytic solution. A porous portion serving as a removal site is formed by energizing a cathode disposed opposite to the other surface side of the semiconductor wafer to make the other surface side of the second semiconductor wafer porous. parts to so that to remove the, in forming a cover substrate, an anode, and is formed in the cover substrate at a site that is not the lens unit is formed to reflect infrared radiation infrared reflecting film And features that you leave with.

The in-plane distribution of the thickness of the porous part can be controlled, and an arbitrarily shaped lens part can be easily formed at low cost, so that the performance of the infrared communication module can be improved. Moreover, since the in-plane distribution of the current density of the current flowing through the second semiconductor wafer is determined by the pattern of the insulating layer as described above, it is possible to use a low resistance one as the second semiconductor wafer . Further, according to the present invention, in forming the cover substrate, the anode is formed as a portion of the cover substrate where each lens portion is not formed and is left as an infrared reflecting film that reflects infrared rays. It is possible to provide an infrared communication module capable of suppressing infrared rays from being transmitted through the peripheral portion of the portion.
According to a third aspect of the present invention, in the first or second aspect of the present invention, before the first semiconductor wafer and the second semiconductor wafer are bonded together, the surface of each lens unit has a desired wavelength range. A multilayer interference filter that transmits infrared rays is formed.

According to a fourth aspect of the present invention, in the first to third aspects of the invention, the cover substrate is formed such that a surface opposite to the base substrate side of each lens portion is formed in a convex curved surface. In forming the cover substrate, by removing the porous portion, a protective wall portion that surrounds the lens portions on the side opposite to the lens portions and the base substrate side and protrudes from the top of the lens portions is provided. It is characterized by forming.
According to the present invention, since the protective wall which protrudes from the top of the base the respective lens portions surrounding the respective lens portions on the side opposite to the substrate side is formed, from the plane including the distal end surface of the protection wall portion also from the top of the respective lens portions are position on the base substrate side, the hardly scratched each lens unit, thereby improving the manufacturing yield and reliability.
According to a fifth aspect of the present invention, in the first to fourth aspects of the invention, the infrared radiation element is formed on the base substrate before the first semiconductor wafer and the second semiconductor wafer are bonded. It is characterized by.
According to the present invention, it is possible to a pre-Symbol base substrate and the cover substrate of an optical axis alignment between the lens unit corresponding to the infrared radiation element and the infrared radiation element by bonding at the wafer level.

According to the present invention, since the linear expansion coefficient of the base substrate and the cover substrate is the same, the infrared radiation element and the infrared detection element are caused by a difference in linear expansion coefficient between the base substrate and the cover substrate. Can be realized.
The inventions of
As shown in FIG. 1, the infrared communication module of the present embodiment is formed using a first semiconductor wafer, and an
On the one surface side of the
Further, in the
The
The
In this embodiment, a silicon wafer is used as the first semiconductor wafer. However, a compound semiconductor wafer may be used as the first semiconductor wafer. In this case, the
By the way, the outer shapes of the
Further, the
In addition, an
Furthermore, the
In the infrared communication module of the present embodiment, the peripheral portion of the

Thereafter, using the insulating
Subsequently, the structure shown in FIG. 2C is obtained by performing the reflection film forming step of forming the
After the reflective film forming process which also serves as the anode forming process, the infrared
Si+2HF+(2−n)h+→SiF2+2H++ne−
SiF2+2HF→SiF4+H2
SiF4+2HF→SiH2F6
By the way, in this embodiment, since the silicon wafer is used as the
Si + 2HF + (2-n) h + → SiF 2 + 2H + + ne −
SiF 2 + 2HF → SiF 4 + H 2
SiF 4 + 2HF → SiH 2 F 6
That is, in the anodic oxidation of the
After the above-described anodic oxidation step is completed, the
Thereafter, multilayer interference filters 28 and 29 are formed on the one surface side and the other surface side of the
Subsequently, a wafer provided with a plurality of infrared communication modules by bonding at a wafer level a first semiconductor wafer on which a plurality of
According to the method for forming the
In the infrared communication module according to the present embodiment described above, the
In this embodiment, since the silicon wafer is used for each of the first semiconductor wafer and the
By the way, each of the
Here, each of the
In addition, each of the
In the above-described embodiment, one
