【発明の属する技術分野】
本発明は、耐アルカリ性に優れる感光性樹脂組成物、これを用いたパターン製造法及び電子部品に関する。
【0002】
【従来の技術】
近年、電子部品に用いられる保護膜や絶縁膜としてポリアミドやポリイミドが用いられている。しかし、これらの膜にパターンを形成する工程は、膜表面へのレジスト材の造膜、所定箇所の露光、現像、エッチング等による不要箇所の除去、レジスト材の剥離、基板表面の洗浄作業などからなり煩雑である。そのために、露光、現像によりパターンを形成したレジストを保護膜や絶縁膜としてそのまま使用できる感光材料の開発が望まれている。

半導体装置に用いられる保護膜、絶縁膜としては感光性ポリイミドが開発され、広く使用されている。しかしながら、多くの感光性ポリイミドはパターン形成後に300℃くらいの温度でイミド化を行う必要があり、高温処理が行えないような電子部品には適用できなかった。
また、耐アルカリ性を必要とする特殊な電子部品の保護膜、絶縁膜としては、感光性ポリイミドの耐アルカリ性では不十分であった。

【発明が解決しようとする課題】
本発明は、高温処理ができないような電子部品や耐アルカリ性を必要とする電子部品の保護膜、絶縁膜の材料として好適な感光性樹脂組成物、これを用いたパターン製造法及び電子部品を提供するものである。

【課題を解決するための手段】
本発明は、下記の感光性樹脂組成物、これを用いたパターン製造法及び電子部品に関する。
(1)一般式(I)

(式中、Xは芳香環を有する3価の有機基を表し、Yは芳香環を有する2価の有機基を表し、R1は光により重合可能な炭素炭素二重結合を有する基を有する1価の有機基を表す)で表される繰り返し単位を有するポリアミド樹脂、光重合性不飽和結合を分子内に5個以上有するモノマーを含む光重合性不飽和モノマー及び光重合開始剤を含有してなる感光性樹脂組成物。

(2)ポリアミド樹脂が、前記一般式(I)で表される繰り返し単位及び一般式(II)

【発明の実施の形態】
本発明に用いるポリアミド樹脂は、前記一般式(I)で表される繰り返し単位を有する化合物である。前記一般式(I)の繰り返し単位と共に、前記一般式(II)で表される繰り返し単位を有するものが好ましい。一般式(I)/一般式(II)が20/80〜90/10(モル比)の比率であることが好ましく、30/70〜85/15(モル比)であることがより好ましい。一般式(I)/一般式(II)の比率が20/80よりも小さい場合、樹脂中の感光性基の割合が減少するために、感度が低下し、感光特性が劣る傾向があり、90/10よりも大きい場合、ゲル化し易くなるために、ポリアミド樹脂の合成が困難になる傾向がある。

上記一般式(I)におけるXは芳香環を含む3価の有機基であり、一般にジカルボン酸またはその誘導体と反応してアミドを形成し得る芳香族ジアミン残基である。芳香環としては、ベンゼン環、ナフタレン環等が挙げられ、Xに含まれる炭素の総数は6〜40であることが好ましい。また、3つの結合部位は、いずれも芳香環上に存在することが好ましい。具体的には、ベンゼン環、ナフタレン環、アントラセン環、それらの芳香環の2〜6個が単結合、酸素原子、硫黄原子、スルホニル基、スルフィニル基、メチレン基、2,2−プロピレン基、カルボニル基、ジメチルシリル基、シロキサン構造等を介して結合している基、これらの環上に炭素数1〜4のアルキル基が置換基として存在する基などが挙げられる。

上記一般式(I)におけるR1は感光性基を有する1価の有機基であり、感光性基として、光により重合可能な炭素炭素二重結合を有する基が挙げられ、例えば、アリルオキシ基、アクリロイルオキシアルコキシ基、メタクリロイルオキシアルコキシ基、マレイミジルアルコキシ基、アクリロイルオキシアルキルアミノ基、メタクリロイルオキシアルキルアミノ基、マレイミジルアルキルアミノ基、アリル基、アクリロイルオキシアルキル基、メタクリロイルオキシアルキル基、エチニル基などが挙げられる。好ましいものとしては、一般式(III)〜(VI)

上記一般式(III)又は一般式(IV)で表される1価の有機基のうち、特に、R2が炭素数1〜4のアルキレン基であり、R3が水素原子又はメチル基であり、R4及びR5が水素原子である有機基は、感度が高く、本発明の感光性樹脂組成物に好適である。

本発明において、上記一般式(I)及び一般式(II)におけるY及びZは芳香環を有する2価の有機基であり、芳香環としては、ベンゼン環、ナフタレン環等が挙げられ、Y及びZに含まれる炭素の総数は6〜40であることが好ましい(但し、Yは一般式(I)で示されるX−CO−R1を除くものである)。
また、2つの結合部位は、いずれも芳香環上に存在することが好ましい。具体的には、ベンゼン環、ナフタレン環、アントラセン環、それらの芳香環の2〜6個が単結合、酸素原子、硫黄原子、スルホニル基、スルフィニル基、メチレン基、2,2−プロピレン基、カルボニル基、ジメチルシリル基、シロキサン構造等を介して結合している基、これらの環上に炭素数1〜4のアルキル基が置換基として存在する基などが挙げられる。

本発明において、上記一般式(I)及び(II)で表される繰り返し単位を有するポリアミド樹脂の合成方法は、例えば、ジアミンとジカルボン酸又はジカルボン酸の反応性誘導体を反応させ、アミド化する方法などが挙げられる。

一般式(IX)のジカルボン酸としては、例えば、テレフタル酸、イソフタル酸、ビス(4−カルボキシフェニル)エーテル、ビス(4−カルボキシフェニル)スルホン、4,4′−ビフェニルジカルボン酸、1,5−ナフタレンジカルボン酸等が挙げられ、これらは2種以上を併用してもよい。このうち、テレフタル酸及びイソフタル酸が入手容易で廉価であることから好ましい。特に、テレフタル酸とイソフタル酸の混合物の使用は、生成するポリアミド樹脂の溶解性の点から好ましい。
なお、上記ジカルボン酸の反応性誘導体とは、前記ジカルボン酸のジハライド、例えば、ジクロライドあるいはジブロマイド、ジエステル等を意味する。

本発明において、上記ジアミンは、ジカルボン酸又はジカルボン酸の反応性誘導体の総量100モル%に対して、総量で80〜120モル%使用するのが好ましく、95〜105モル%使用するのがより好ましい。ジアミンの総量が80モル%より低い場合や120モル%より高い場合、得られる樹脂の分子量は低く、耐アルカリ性や耐薬品性に劣る傾向にある。

上記一般式(VII)で表されるジアミンは、樹脂に感光性を付与するために必須であり、ジアミンの総量100モル%に対して20〜90モル%となるように使用するのが好ましく、30〜85モル%となるように使用するのがより好ましい。20モル%より少ないと、樹脂中の感光性基の割合が減少するために感度が低下し、感光特性が劣る傾向にあり、90モル%より多いと、反応溶液がゲル化し易くなり、樹脂の合成が困難になる。

また、ポリアミド樹脂の合成時に、感光性基の暗反応を防ぐためにラジカル重合禁止剤又はラジカル重合抑制剤を添加することができる。ラジカル重合禁止剤又はラジカル重合抑制剤としては、例えば、p−メトキシフェノール、ジフェニル−p−ベンゾキノン、ベンゾキノン、2,2′−メチレンビス(4−エチル−6−t−ブチルフェノール)、6−t−ブチル−2,3−キシレノール、ピロガロール、フェノチアジン、レゾルシノール、o−ジニトロベンゼン、p−ジニトロベンゼン、m−ジニトロベンゼン、フェナントラキン、N−フェニル−1−ナフチルアミン、N−フェニル−2−ナフチルアミン、クペロン、タンニン酸、p−ベンジルアミノフェノール、ビタミンE、ニトロソアミン類等が挙げられる。
これらは単独で用いてもよいし、2種以上を併用してもよい。

上記ラジカル重合禁止剤又はラジカル重合抑制剤の使用量は、一般式(VII)で表されるジアミンの総量100モル%に対して0.01〜20モル%であることが好ましく、0.05〜10モル%であることがより好ましい。0.01モル%より少ないと反応溶液がゲル化し、20モル%より多いと感度が低下する傾向にある。

ポリアミド樹脂を合成する有機溶媒としては、生成するポリアミド樹脂が完全に溶解する極性溶媒が好ましく、例えば、N−メチル−2−ピロリドン、N,N−ジメチルアセトアミド、N,N−ジメチルホルムアミド、ジメチルスルホキシド、γ−ブチロラクトン、スルホラン等が挙げられる。これらの極性溶媒以外に、ケトン類、エステル類、エーテル類、脂肪族化合物類、芳香族化合物類、及びそれらのハロゲン化物などを使用することもでき、例えば、アセトン、ジエチルケトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサノン、酢酸エチル、酢酸ブチル、ジエチルエーテル、エチレングリコールジメチルエーテル、ジエチレングリコールジメチルエーテル、テトラヒドロフラン、ジクロロメタン、1,2−ジクロロエタン、クロロベンゼン、ヘキサン、ヘプタン、オクタン、トルエン、キシレン等が挙げられる。これらの有機溶媒は、単独で用いてもよいし、2種以上を併用してもよい。
以上のようにして合成したポリアミド樹脂は、反応溶液のまま用いてもよいし、貧溶媒に反応溶液を投入し、樹脂を析出させ、精製して用いてもよい。

本発明においては、光重合性不飽和モノマーとして、光重合性不飽和結合を分子内に5個以上有するモノマーを必須成分として使用する。これにより、本発明の感光性樹脂組成物の感光特性の他、耐溶剤性や、特に耐アルカリ性を大幅に向上させることができる。
また、光重合性不飽和モノマーとして、上記モノマー以外を併用する場合は、光重合性不飽和結合を分子内に2個以上有するモノマーを併用することが感光特性等の面から好ましい。光重合性不飽和モノマーとしての配合量は、ポリアミド樹脂100重量部に対して1〜500重量部が好ましく、3〜300重量部がより好ましい。1重量部より少ないと、感光性基の密度が低くなるために感度が低下する傾向にあり、500重量部より多いと、感光性基の密度が高くなりすぎるために、暗反応によりゲル化が生じやすくなり、保存安定性が劣る傾向にある。

また、光重合性不飽和モノマー100重量%の内、光重合性不飽和結合を分子内に5個以上有するモノマーが30〜100重量%含まれることが好ましく、50〜100重量%含まれることがより好ましい。30重量%より少ないと架橋密度が低下し、耐アルカリ性が劣る傾向にある。

実施例1

The same operation as in Example 4 was carried out except that the obtained polyamide resin was used to prepare a photosensitive solution comprising the photosensitive resin composition of the present invention. Using this photosensitive solution, a coating film having a film thickness of 3.0 μm having a pattern made of the photosensitive resin composition of the present invention was obtained in the same manner as in Example 1.

Comparative Example 1
To a 500 ml four-necked flask equipped with a stirrer, thermometer, nitrogen gas inlet tube and calcium chloride tube, 61.2 g of BAPP, 3.3 g of DDE, and 483.5 g of NMP were added, and the mixture was stirred while stirring under a nitrogen atmosphere. Cooled to ° C. After adding 27.8 g of propylene oxide, 16.2 g of isophthalic acid chloride and 16.2 g of terephthalic acid chloride were added, and the mixture was reacted at room temperature for 1 hour. Comparative Example 2
To 2.179 g of the polyamide resin powder obtained in Example 1, 2.688 g of TMPT as a photopolymerizable unsaturated monomer, 1.016 g of benzophenone as a photopolymerization initiator, N, N′-tetraethyl-4, 0.335 g of 4′-diaminobenzophenone, 12.53 g of DMDG and 12.53 g of NMP as an organic solvent were added and mixed to obtain a photosensitive resin composition. Using this photosensitive resin composition, a coating film having a pattern thickness of 3.0 μm was obtained in the same manner as in Example 1.

Table 1 summarizes the blending amounts of the resin compositions prepared in Examples 1 to 7 and Comparative Examples 1 and 2, and the weight average molecular weight of the polyamide resin. In the table, the monomer means a monomer having two or more photopolymerizable unsaturated bonds in the molecule. The monomer having 5 or more functional groups means a monomer having 5 or more photopolymerizable unsaturated bonds in the molecule, and the ratio is a ratio to 100% by weight of the monomer having 2 or more photopolymerizable unsaturated bonds in the molecule. . In Examples 1 to 7, since the photosensitive resin composition defined in the present invention was used, a coating film having a pattern excellent in alkali resistance was obtained.
In Comparative Example 1, since the polyamide resin not having the resin structure defined in the present invention was used, the photosensitive characteristics were inferior, and a coating film having a pattern was not obtained.
In Comparative Example 2, since the monomer having 5 or more photopolymerizable unsaturated bonds defined in the present invention was not used, the alkali resistance was inferior, and the coating film was peeled off after PCT.

As explained above, the photosensitive resin composition of the present invention can form a coating film having a pattern excellent in heat resistance and alkali resistance without requiring high temperature treatment, and does not allow high temperature treatment. It can be suitably used as a material for protective films and insulating films used for electronic parts and electronic parts that require alkali resistance.
