Description
The present invention relates to a cleaning device for a bonding head for bonding a substrate and an electronic component, and an electronic component bonding apparatus.
Conventionally, vibration such as ultrasonic vibration has been used as a bonding method for bonding a substrate and an electronic component in a state where the terminal portion formed on the substrate and the electrode portion formed on the electronic component are electrically connected. A joining method in which the terminal portion and the electrode portion are joined by pressure welding is employed (see, for example,
When the electronic component is bonded to the substrate by pressure welding as described above, ultrasonic vibration is applied while pressing the terminal portion and the electrode portion, so that the contact surface (suction surface) of the bonding head (vibration head) , Foreign matter existing around the electronic component is likely to adhere. If foreign matter adheres to the contact surface, the flatness of the contact surface deteriorates, and it becomes impossible to apply equal pressure or vibration to the contact portion between the terminal portion and the electrode portion, which may cause poor bonding. Moreover, the problem that a foreign material crimps | bonds to an electronic component may also arise. Therefore, in order to solve these problems, a cleaning device that cleans the contact surface that contacts the electronic component of the joining head has been proposed (see, for example, Patent Document 3).
The cleaning device disclosed in
However, in the cleaning apparatus described in
Accordingly, an object of the present invention is to provide a cleaning device that can more reliably prevent the foreign matter removed from the contact surface of the bonding head from falling onto the substrate. Moreover, it is providing the joining apparatus of the electronic component provided with the cleaning apparatus.
In order to solve the above-described problems, the present invention provides a bonding head cleaning device that cleans a contact surface that contacts an electronic component of a bonding head that bonds the electronic component to the substrate, and includes a cover member that covers at least a part of the substrate. Further, it is configured to be movable relative to the bonding head.
The cleaning device of the present invention includes a cover member that covers at least a part of the substrate. Therefore, the foreign matter removed from the contact surface of the bonding head can be more reliably prevented from falling onto the substrate. The cleaning device of the present invention is configured to be movable relative to the bonding head. Therefore, the cleaning device can be relatively retracted from the bonding head. Therefore, even if the cleaning device includes a cover member that covers the substrate, the bonding head can appropriately bond the electronic component to the substrate. In the present specification, “configured to be movable relative to the bonding head” means that at least one of the cleaning device and the bonding head is configured to be movable.
In the present invention, the bonding head cleaning device is preferably disposed adjacent to a transport path for transporting the substrate. If comprised in this way, it will become easier to prevent that the foreign material removed by the cleaning apparatus falls on a board | substrate.
In the present invention, the bonding head cleaning device preferably includes a rough cleaning mechanism that performs rough cleaning of the contact surface and a finish cleaning mechanism that performs finish cleaning of the contact surface. Here, in this specification, “rough cleaning” refers to cleaning that removes relatively large foreign matter adhering to the contact surface of the bonding head with a relatively strong force, and “finish cleaning” refers to after rough cleaning, etc. And cleaning that removes relatively small foreign matter remaining on the contact surface of the bonding head with a relatively weak force.
If comprised in this way, the comparatively big foreign material adhering to the contact surface of the joining head can be removed in a short time by the rough cleaning mechanism. Further, the finish cleaning mechanism can reliably remove relatively small foreign matters remaining on the contact surface after rough cleaning or the like with a relatively weak force. Therefore, the contact surface can be reliably cleaned in a short time while suppressing the occurrence of scratches on the contact surface of the bonding head.
In the present invention, the rough cleaning mechanism is a first rotation drive mechanism in which a rotating shaft attached to one end of a rough cleaning member that contacts the contact surface and performs rough cleaning of the contact surface rotates. It is preferable that the finishing rotation member which is attached to one end is a 2nd rotation drive mechanism in which the finishing cleaning member which contacts the contact surface and performs finish cleaning of a contact surface rotates. If comprised in this way, since the rough cleaning and finishing cleaning of a contact surface can be performed by the rotational motion centering on a rotating shaft, the installation space of a rough cleaning mechanism and a finishing cleaning mechanism can be made compact.
In this invention, it is preferable that a rough cleaning member is provided with the wire brush which contacts a contact surface at the time of rough cleaning, and a finishing cleaning member is provided with the felt board which contacts a contact surface at the time of finishing cleaning. If comprised in this way, the comparatively big foreign material adhering to the contact surface of a joining head can be removed with comparatively strong force by simple structure called a wire brush. Further, with a simple configuration of a felt plate, relatively small foreign matters remaining on the contact surface of the joining head after rough cleaning or the like can be reliably removed with a relatively weak force.
In the present invention, the bonding head cleaning device preferably includes a suction mechanism capable of sucking foreign matter adhering to the contact surface. If comprised in this way, the foreign material which can reattach to a contact surface can be removed by suction after finishing cleaning by a finishing cleaning mechanism. Therefore, the foreign matter adhering to the contact surface can be more reliably removed. In addition, the adhesion force of foreign matter that reattaches to the contact surface due to the influence of static electricity after finishing cleaning is weaker than the adhesion force of foreign matter that adheres due to pressure, vibration, etc. during bonding. It is possible to remove the foreign matter reattached to the surface.
In the present invention, an electronic component bonding apparatus preferably includes the bonding head cleaning device described above and a bonding head having a contact surface to bond the electronic component to the substrate. In the electronic device bonding apparatus configured as described above, it is possible to more reliably prevent the foreign matter removed from the contact surface of the bonding head from falling onto the substrate.
In the present invention, the bonding head press-bonds the terminal portion formed on the substrate and the electrode portion formed on the electronic component using vibration, and is a thermosetting insulating resin disposed on the substrate. Therefore, it is preferable to bond and bond the substrate and the electronic component. If comprised in this way, while ensuring the joint strength of a board | substrate and an electronic component, conduction | electrical_connection with a terminal part and an electrode part can be stabilized. On the other hand, with this configuration, in addition to the foreign matter that exists around the electronic component that adheres during pressure welding, a part of the insulating resin tends to adhere to the contact surface of the joining head as a foreign matter. Many foreign substances are removed from the contact surface. However, even in this case, in the electronic component bonding apparatus according to the present invention, the foreign matter removed from the contact surface of the bonding head can be more reliably prevented from falling onto the substrate.
As described above, in the bonding head cleaning device according to the present invention, it is possible to more reliably prevent the foreign matter removed from the contact surface of the bonding head from falling onto the substrate. Further, in the electronic component bonding apparatus according to the present invention, it is possible to more reliably prevent the foreign matter removed from the contact surface of the bonding head from falling onto the substrate.

As shown in FIG. 8, the
As shown in FIG. 8, an orthogonal gear (bevel gear) 46 is disposed below the rotating
As shown in FIG. 8 and the like, the
As shown in FIG. 8 and the like, the
As shown in FIGS. 1 to 3, the

(Cleaning method of joining head)
FIG. 9 is a flowchart showing a cleaning process of the joining
A cleaning process of the
First, the joining process of each
When the alignment of the
When the joining step S1 is completed, it is determined whether or not the number of times of joining the
On the other hand, if the number of times of joining is a predetermined number or more, first, the
In this state (that is, in a state where the
When the rough cleaning process S5 is completed, a finishing cleaning process for the
The foreign matter removed in the rough cleaning step S5 and the finish cleaning step S6 may be reattached to the
When the suction step S7 is completed, the
Thereafter, it is determined whether or not all the bonding of the
(Main effects of this form)
As described above, the
In this embodiment, the
In this embodiment, a
In this embodiment, the
In this embodiment, the
In this embodiment, the
In the present embodiment, the
In this embodiment, the
In this embodiment, the number of times of bonding between the
In this embodiment, the joining
(Other embodiments)
The above-described embodiment is an example of a preferred embodiment of the present invention, but is not limited thereto, and various modifications can be made without departing from the scope of the present invention. For example, in the above-described form, the
In the embodiment described above, the
Furthermore, in the embodiment described above, the
Furthermore, in the embodiment described above, the
In the embodiment described above, the
この場合、絶縁性樹脂は、上述したNCPであっても良いし、NCF(Non Conductive Film)であっても良い。さらに、本発明の構成は、異方性導電材料であるACP(Anisotropic Conductive Paste)やACF(Anisotropic Conductive Film)によって基板(COFテープ)2と電子部品(ICチップ)4との接合を行う接合ヘッドの清掃にも用いることができる。
