下記の表1に示すような組成および配合割合で,実施例1〜3に係る固定砥粒研磨パッド16を製造した。
また,下記の表1に示すような組成および配合割合で,比較例1〜3に係る固定砥粒研磨パッドを製造した。
また,比較例4として,遊離砥粒方式の湿式研磨加工に用いられる一般的な研磨パッド(ロデール・ニッタ社製,商品名:SUBA400)と,遊離砥粒を含む研磨液(フジミインコーボレーテッド社製,商品名:コンポール80)とを用いて研磨加工実験を行った。
以上のような実施例1〜3および比較例1〜4の実験結果を,表1の下部側の「研磨パッドの物性」の欄に示す。

Claims (4)
- 親水性を有する砥粒と,前記砥粒を結合する結合剤とからなる固定砥粒研磨パッドであって,
前記結合材は,親水性を有するポリオールを含み,
前記親水性を有するポリオールは,Smallの式を用いて算出されるSP値が9.5以上,10.5以下であることを特徴とする,固定砥粒研磨パッド。 - 前記親水性を有するポリオールは,グリセリン系ポリオール,ペンタエリスリトール系ポリオール,ソルビトール系ポリオールおよびシュークローズ系ポリオールからなる群より選択された少なくともいずれかであることを特徴とする,請求項1に記載の固定砥粒研磨パッド。
- 前記親水性を有する砥粒は,アモルファス状態のシリカ,シリカ−アルミナおよびアルミナ水和物からなる群より選択された少なくともいずれかであることを特徴とする,請求項1又は2に記載の固定砥粒研磨パッド。
- 請求項1〜3のいずれかに記載の固定砥粒研磨パッドを具備することを特徴とする,研磨装置。
