【発明の属する技術分野】
本発明は、フレキシブルな基板に電子部品を振動を利用して圧接接合する電子部品のボンディング方法および電子部品のボンディング装置に関する。

【従来の技術】
従来より、振動を印加して電子部品をセラミックス製の基板に接合する装置が、広く実用化されている。それらの装置に用いられる振動子は、通常は1個である。セラミックス製の基板は、材質が硬く、振動を受けても変形し難い。そのため、セラミックス製の基板が物理的に固定されていれば、電子部品の振動に追従して動くことはない。その結果、電子部品とセラミックス製の基板との間に相対運動が生じて良好な摩擦接合が可能となる。

しかし、振動子が1つの場合、振動方向が1つとなるため、接合部の形状が、振動方向に長い楕円になる欠点がある。この欠点を解決しようとする技術として、振動子を2個用いて、振動方向を2方向とする技術が特許文献1に開示されている。

特許文献1記載の技術は、SAW (Surface Acoustic Wave)素子などの電子部品をフリップチップ・ボンディングするためのボンディング方法とその装置に関するものであり、セラミック基板に形成されている電極と、SAW素子などの電子部品に形成された金バンプを加熱しながら圧接するものである。この従来の技術は、セラミックス基板に振動を印加する第1振動子と、電子部品に振動を印加する第2振動子とを有し、これら2つの振動子により圧着部位に対して複数方向から超音波を印加することにより、圧着部のバンプ形状をほぼ円形にすることを特徴としている。

一方、電子製品は、薄型化のために、パッケージを薄型とし易いTCP(Tape Carrier Package)が多用されている。TCPの製造方式として、TAB(Tape Automated Bonding)方式とCOF(Chip On Flexible Circuit Board or Chip On Film)方式がある。両方式のうち、COF方式は、フリップチップ実装に多用されている。

しかし、ICチップを実装するフィルム(テープと同義)は、フレキシブルなので、ICチップのような電子部品を超音波を利用して振動させて接合する、いわゆる振動圧接方式は採用できないでいる。これは、フレキシブル基板が超音波エネルギーを吸収してしまうためである。このため、TAB方式やCOF方式でテープに電子部品を接合する方法は、はんだ付け、金バンプと錫系バンプを利用したAu−Sn接合、異方性導電フィルムであるACF(anisotropic conductive film)を利用する方式、異方性導電ペーストであるACP(anisotropic conductive paste)を利用する方式、NCP(non conductive Paste)を利用する方式等の各種の接着方式が慣用されている。

【発明が解決しようとする課題】
フレキシブルな樹脂基板となるフィルムは、軟らかい材質であるため、振動を与えると変形しやすいという問題を有している。すなわち、電子部品をフレキシブルな樹脂基板に圧接によって固定しようとする場合、フレキシブルな樹脂基板が電子部品に接触している部分は、電子部品の振動に追従してある程度動いてしまう。そのため、電子部品の表面と、この電子部品に圧接されるフレキシブルな樹脂基板の表面との相対運動(摩擦)は大きく減少する。特に、振動の周波数が高く、且つ振幅が数十ミクロン以下と小さい振動モードの場合、この傾向は、強くなる。

このため、振動子が1個である従来の方法では、フレキシブルな樹脂基板に電子部品を振動圧接しても、接着強度は極めて小さく、実用に供することはできない。また、振動子を2個使用し、電子部品とフレキシブルな樹脂基板の双方を振動させる方法は、振動子1個の場合と比較して圧接強度は高くなるが、バラツキが大きく実用にならない。このため、電子部品とフレキシブルな樹脂基板とを振動を利用して圧接により接合する方法は、実用化されるに至らないでいる。

なお、上述したはんだ付け等の従来の種々の接合方法は、振動を利用した圧接による接合と比較して、接着強度と品質の信頼性に劣るという問題がある。たとえば、Au−Sn接合の方法では、固相拡散温度が高く、熱ストレスが大きいため、実装できる対象部品の組み合わせは、大きく制約される。

本発明者は、フレキシブルな樹脂基板に電子部品を圧接により固定しても、バラツキが生じない方法を探るべく、振動子を2個用いた場合の圧着強度のバラツキを、継続的に解析・研究している。その結果、圧接強度と2個の振動子のそれぞれ周波数との間に一定の法則があることや、圧着強度に関して、圧接強度と2個の振動子のそれぞれ振幅との間に一定の法則があることを見出し特許出願を実施した(特願2002−253113)。

その後、フレキシブルな樹脂基板によっては、電子部品側のみに超音波振動を加えるだけでも十分な接着強度が得られることが判明した。このため、この振動圧接方式の応用範囲が拡がることとなった。しかしながら、2個の振動子を用いる場合や1個の振動子を用いる場合のいずれにおいても、フレキシブルな樹脂基板を載置する基板搭載テーブルの表面粗さが樹脂基板に転写されてしまい、見た目上、傷となってしまうという新たな問題が発生してきた。

たとえば図13に示すように、電子部品101の下方に設けられた金バンプ102をフレキシブルな樹脂基板103に設けられた電極となるリード部104に、電子部品101側を振動させて接着させる際、基板搭載テーブル105の表面粗さが樹脂基板103に転写されてしまうのである。この転写される表面粗さは、樹脂基板103の裏面である矢示Aや矢示Bの部分に、見た目上、傷として現れる。

本発明の目的は、上述の問題点を解決するためになされたものであり、フレキシブルな基板にICチップ等の電子部品を振動により接着させても基板に傷が発生しない電子部品のボンディング方法および電子部品のボンディング装置を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は、ヘッドに保持された電子部品が振動を利用して基板に圧接接合される電子部品のボンディング方法において、ヘッドが電子部品を保持する工程と、この保持された電子部品が第1所定位置に移動する工程と、基板として厚さ5〜50μmのフレキシブル基板を採用し、このフレキシブル基板が第2所定位置に移動する工程と、フレキシブル基板を搭載する搭載面の表面粗さRmaxを0.01から0.5μmとした基板搭載テーブルがフレキシブル基板を保持する工程と、電子部品がフレキシブル基板に近接する工程と、ヘッドの振動の周波数が基板搭載テーブルの振動の周波数より大きくなる状態で両者が振動しつつ、電子部品とフレキシブル基板とが圧接接合される工程と、電子部品がヘッドから離間する工程と、基板搭載テーブルに保持されているフレキシブル基板が基板搭載テーブルから離間する工程と、を有している。

さらに、フレキシブル基板としては、COFテープまたはTABテープとするのが好ましい。この構成を採用することにより、テープに傷をつけることなくTCPを製造することが可能となる。

さらに、ヘッドを振動可能とし、基板搭載テーブルを固定した状態でヘッドに保持される電子部品を超音波振動にて水平方向に0.2〜3.6μmの往復振動させることで電子部品をフレキシブル基板に圧接接合可能に構成するのが好ましい。このように構成すると、一般的に採用されている従来構造、すなわち電子部品側のみを振動させるという構造を採用することができ、装置の品質の安定性、低コスト化が達成される。また、振動量が0.2〜3.6μmの範囲であるため、フレキシブル基板が薄いテープであっても安定した接合が可能となる。

【発明の実施の形態】
以下、本発明に係る電子部品のボンディング方法および電子部品のボンディング装置の実施の形態を、図を参照しながら説明する。なお、まず第1の実施の形態について図1から図9を参照しながら説明する。

この電子部品のボンディング装置は、超音波振動等の振動を利用して電子部品の接合を行うものである。超音波振動を利用して接合を行う超音波接合は、接合させる電子部品を基板側に押し当て加圧しながら超音波振動を発生させることで接合を行うものである。よって、この明細書では、超音波等の振動を利用した接合を適宜、圧接接合と呼ぶこととする。

圧接接合の場合、その振動の初期の段階で、接合界面の酸化皮膜や汚れが取り除かれる。これと同時に接触部分に摩擦熱が発生し、所定の接合時間またはエネルギーに達すると接合が完了する。界面がクリーンであれば強い接合が得られる。また、結晶粒どうしが原子間距離になるまで接近すると、強力な引力が働き、固相拡散接合する。

図1は、本発明の第1の実施の形態に係る電子部品のボンディング装置(以下、単にボンディング装置という。)の主要な構成要素を示す図である。ボンディング装置1は、ヘッドとなる電子部品用の振動ヘッド2(ブランソン社製)と、基板載置側部材3とを有する。

図1に示すように、振動ホーン2aの先端部の底面には、振動ヘッド圧接部2bが設けられ、圧電素子からなる振動ヘッド用振動子2cが振動ホーン2aの後端部に設けられている。振動ヘッド圧接部2bは、超硬材料からなるが、特にこれに限定されるものではない。振動ヘッド圧接部2bの表面を、窒化チタンや炭素チタン等でコートするのが好ましい。そのようなコートを行うと、その基材がどのようなものであっても、耐久性が著しく向上する。

振動ヘッド用振動子2cの振動は、振動ホーン2a中を伝播して振動ヘッド圧接部2bへ収斂する。振動ヘッド圧接部2bの振動の垂直成分をゼロにするために、振動ホーン2aは、水平面に対してある角度をもって取り付けられている。これにより、振動ヘッド圧接部2bは、フレキシブル基板となるCOFテープ11の平面に対し平行な水平方向にのみ振動することとなる。振動周波数は、10〜60KHzである。ICチップ12の吸着、位置合わせ、後述するカメラユニット17からの逃げ、およびCOFテープ11からの逃げ等のために、振動ヘッド2を上下と左右に移動させる駆動機構(図示省略)が設けられている。

振動ホーン圧接部2bには、ICチップ12を真空吸着し、振動ヘッド2に保持(固定)するための直径が0.8mmの吸着孔が設けられている(図示省略)。この振動ヘッド2に設けられる吸着孔は、基板搭載テーブル6に設けられた真空吸着孔9と同様な構成を有している。なお、振動ホーン2aに、ICチップ12を加熱するヒータを埋め込むようにしても良い。この場合、基板加熱部5と同様な構成を採用しても良い。

基板用振動ヘッドとなる基板載置側部材3は、基板用振動子3aで励振された振動をCOFテープ11に印加する機能の他に、COFテープ11を吸着・保持する機能と、COFテープ11を加熱する機能とを備えている。

基板用振動子3aには、外部から与えられた磁界に対応して伸縮する超磁歪素子を用いている。振動周波数は、10〜30KHzである。超磁歪素子は、熱に弱い。そのため、基板用振動子3aと基板加熱部5との間に、断熱層4を設けて、基板加熱部5で発生する熱による基板用振動子3aの過熱を防止している。なお、超磁歪素子は、圧電素子と同様に、高周波振動を発生する素子で、圧電素子と比較して低い周波数領域で優れた特性を発揮する。しかし、電子部品のボンディング技術の領域では、超磁歪素子の機能を圧電素子で代用することも可能で、この逆も可能である。

断熱層4は、主に多孔質セラミックスからなる。多孔質セラミックスは、他の材料と比較すると、耐高温特性と、振動の低減衰特性と、比較的高い強度特性等の総合特性に優れた断熱材である。

基板加熱部5は、断熱層4と基板搭載テーブル6の間に配設されている。そして、基板加熱部5には、ヒータ7と、温度センサ8と、真空を発生させる真空源へ連結する真空パイプ10とが設けられている。この基板加熱部5からの熱は、基板搭載テーブル6以外には伝導し難いように設計されている。ヒータ7は、シースヒータであり、温度センサ8は、熱電対である。

基板搭載テーブル6は、樹脂製のフレキシブル基板となるCOFテープ11を搭載し保持(吸着・固定)する機能の他に、圧接時の振動ヘッド2の荷重を受ける機能と、COFテープ11へヒータ7の熱を伝達する役割を担っている。この基板搭載テーブル6には、COFテープ11が搭載される搭載面6aと、COFテープ11の進行方向両端に設けられる段部6b,6bとが設けられている。その段部6b,6bには、4つのネジ係合穴6cと、1つの細径孔6dと、1つの長穴6eとが設けられている。

真空吸着孔9は、図1および図2に示すように、5本の垂直方向に延びる垂直部9aと、ICチップ12を取り囲む2つの大小のロの字形の溝部9b、9cと、5本の垂直部9aが底側でつながる楕円状の凹部9dとを有している。なお、4つの垂直部9aの先端は、溝部9b、9cに各2つずつ配設され、中央の垂直部9aのみが搭載面6aに形成されている。

基板搭載テーブル6の図1における上下方向の高さは12mmとされ、溝部9b、9cの各溝深さは0.5mmとされ、凹部9dの深さは1mmとされている。このため、垂直部9aの長さは10.5mmとされている。ロの字形の溝部9bを囲む搭載面6aの表面粗さ、ロの字形の溝部9bと9cで囲まれる部分の搭載面6aの表面粗さおよび小さいロの字形の溝部9cで囲まれる表面粗さはすべて同一とされ、R Maxが0.05〜0.2μmに設定されている。

図3に示すように、基板押え板13の中央部には、四角形の開口14が設けられ、その進行方向前後には切り欠き15,15が設けられている。この開口14は、振動ヘッド2の先端部の底面と振動ヘッド圧接部2bが入るように設計されている。そして、開口14の外周は、振動ヘッド2との接触を防止するために、大きな面取り、すなわち、外側に行くほど厚くなるスロープ13aが形成されている。

また、基板押え板13は、COFテープ11を送る時、COFテープ11に形成されている電気接続端子部16(図3、図4において点線で示した部分参照)や、接合されたICチップ12と接触してそれらを損傷させないように、垂直方向に移動できる構造となっている。この電気接続端子部16は、図13に示す従来のリード部104に相当するものである。さらに、基板押え板13でCOFテープ11を押圧し固定した時、COFテープ11に形成されている各電気接続端子部16と、COFテープ11に圧接接合された各ICチップ12とを、開口14と切り欠き15によって逃がし、この基板押さえ板13と接触しない形状となっている。

COFテープ11は、真空吸着孔9による真空吸着と基板押え板13による押圧によって、基板搭載テーブル6に保持されると共に固定される。一方、COFテープ11の圧接面(図1では上面)は、COFテープ11の厚さ分だけ基板搭載テーブル6から離れている。COFテープ11は、フレキシブルであり、基板押え板13でこのCOFテープ11を固定しても、硬いセラミックス製の基板とは異なり、COFテープ11の圧接面を動かないように完全に固定することはできない。すなわち、COFテープ11の上面と下面の間にはやわらかい樹脂部材が存在しているため、COFテープ11の周囲を強く固定しても、COFテープ11の開口14に存在している上面や下面は、振動を受けると、水平方向に伸びたり縮んだりする。

さらに、COFテープ11の圧接面における固定程度は、上述のテープの厚みの他に、基板押え板13の開口14を形成する内側端面とICチップ12との距離に大きく依存する。真空吸着孔9の機能は、この固定強度を上げるためであり、主にCOFテープ11を固定することにある。COFテープ11は、真空吸着孔9によっても吸着固定されているが、主に基板押え板13の押えによって、強く固定されている。
