Description
The present invention, electrical element, particularly relates to an electric element cooling module for mounting electrical devices, such as high output power FET, and more particularly to an electric element cooling module which is excellent in heat dissipation and reliability.
2. Description of the Related Art Conventionally, as shown in FIG. 6, for example, as shown in FIG. 6, an electrical element storage package for storing an electrical element such as a high-output power FET improves the heat dissipation of an electrical element (semiconductor element) 51 that generates heat. 51, a
The
The
In addition, attempts have been made to improve heat dissipation by providing a highly heat-conductive heat dissipating plate on the surface opposite to the surface on which the
Further, as shown in FIG. 7, a
Further, Patent Document 6 discloses a semiconductor element cooling apparatus in which a heat generating portion (pellet) of an electric element is directly immersed in a cooling liquid. According to this, it is said that a semiconductor cooling device with good cooling efficiency can be provided.
However, in recent years, the amount of heat generated by power FETs or the like tends to increase, and it has become difficult to sufficiently dissipate heat generated from electrical elements by the heat dissipation method shown in FIG. Moreover, it cannot be said that heat dissipation is sufficient in the method of dissipating heat by heat exchange between the heat dissipating plate and gas as described in Patent Documents 1 to 3. In addition, when using a liquid refrigerant as described in Patent Documents 4 and 5, although heat dissipation is relatively improved, it is necessary to circulate the refrigerant at a high speed, so that a high pressure is applied to the refrigerant circulation system. As a result, there were problems such as a decrease in reliability. Furthermore, in the cooling device described in Patent Document 6, it is inexpensive, but liquid such as water having conductivity cannot be used as the cooling liquid in terms of preventing a short circuit of the electric element, which increases the cost. There is a problem of being connected.

(15) The penetrations holes are more formed on the surface of the module container, a plurality of the electric element units are respectively inserted into the module containers from each of the through holes, and is fixed (1) - (14) The electrical element cooling module in any one .
According to the electrical element storage package described in the above (1), the entire electrical element storage container has a watertight structure, and an extraction electrode for connecting the external wiring and the electrode extends in a watertight manner outside the container. Therefore, when the electric element is cooled, the entire electric element storage container can be immersed in the cooling liquid, and the entire outer surface of the electric element storage container can be brought into contact with the cooling liquid. Compared to the conventional method of circulating the cooling liquid through the flow path formed on the surface of the ceramic substrate, the method of immersing a part of the container in the cooling liquid, etc. The contact area between the electric element storage container and the cooling liquid can be increased. Thereby, the cooling efficiency of the electric element can be remarkably increased.
Further, since the entire electric element storage container has a watertight structure, the cooling liquid does not enter the electric element storage container. Moreover, since the extraction electrode portion outside the electric element storage container is coated with an insulating coating, it is possible to prevent problems such as short-circuiting even if the entire electric element storage container is immersed in the cooling liquid. it can. As a result, various cooling liquids can be selected regardless of whether or not the liquid is conductive. For this reason, an increase in cost can be suppressed by using an inexpensive liquid such as water as the cooling liquid.
Further, as described in (1) above, the electric element unit of the present invention is an electric element bonded to the electrode surface of the electric element housing package described above. Therefore, this electric element unit has high heat dissipation and reliability, and can suppress an increase in cost by using inexpensive water as a cooling liquid.
Furthermore, as described in (1) above, the electric element cooling module of the present invention is obtained by fixing the electric element unit to the module container in a state where the entire electric element storage container is immersed in a cooling liquid. With such a structure, the entire outer surface of the electric element storage container can be brought into contact with the cooling liquid, so that an electric element cooling module with significantly higher cooling efficiency can be provided.
In the electric element cooling module according to (2), the two electrodes are respectively installed on the opposing inner surfaces of the electric element storage container in a state of being electrically insulated from each other. That is, the two electrodes are arranged so as to sandwich the electric element. Thereby, the heat generated from the electric element can be efficiently radiated from both sides of the electric element through the two electrodes.
According to the electric element cooling module described in (3) above, at least a part of the electric element storage container, in particular, a member constituting the inner surface of the container in which the electrode is disposed is configured by the ceramic substrate. As a result, an electrode with high thermal conductivity, a ceramic substrate with high insulation, and an electrical element can be arranged in this order, so that both high heat dissipation and insulation of the electrode can be achieved. Can be well protected from.
According to the electric element cooling module described in (4) above, since the thermal conductivity of the ceramic substrate is 5 W / (m · K) or more, the cooling efficiency of the electric element can be remarkably increased.
According to the electric element cooling module described in (5) above, since the three-point bending strength of the ceramic substrate is 300 MPa or more, it is resistant to thermal stress when the electric element is mounted on the ceramic substrate or during operation of the electric element. However, it is possible to maintain sufficient strength. Thereby, generation | occurrence | production and destruction of a crack can be prevented and a highly reliable electrical element storage package can be obtained.
According to the electrical element cooling module of (6), since the Young's modulus of the ceramic substrate is 340 GPa or less, thermal stress is applied to the ceramic substrate when the electrical element is mounted on the ceramic substrate or when the electrical element is operated. Even if it is applied, it becomes possible to generate a large deflection. As a result, the stress acting on the ceramic substrate is relaxed, and even if the thickness of the ceramic substrate is thin, cracks are not easily generated or broken, and a highly reliable electrical element housing package can be obtained.
According to the electric element cooling module described in (7), since the thermal expansion coefficient of the ceramic substrate is 8.0 × 10 −6 / K or less, the electric element generates heat and the electric element storage container becomes hot. Even if it is a case, the dimensional change by the thermal expansion of a container can be suppressed small. Thereby, the joint reliability between the joint portion between the electric element storage container and the metal plate, the fixing portion between the electric element storage container and the module container described later, and the joint portion between the members constituting the electric element storage container is improved. Can do.
According to the electric element cooling module described in (8), since the dielectric strength of the ceramic substrate is 10 kV / mm or more, the cooling efficiency of the electric element can be remarkably increased and a high voltage is applied. In this case, it is possible to prevent the occurrence of problems such as a short circuit due to dielectric breakdown.
According to the electrical element cooling module described in (9), since the volume resistivity of the ceramic substrate is 1 × 10 12 Ω · cm or more, the occurrence of leakage current can be prevented during use, and the electronic device is in operation. Malfunction and current loss can be reduced.
As described in (10) above, as the ceramic substrate in the electrical element storage package, AlN is desirable because of its high thermal conductivity, and Si 3 N 4 is desirable because of its high strength. Al 2 O 3 is desirable because of its high strength and low cost. Moreover, by using these materials, even when a large current is applied to the electric element, high electrical insulation can be ensured between the external cooling water and the casing.
As described in (11) above, by setting the relative density of the ceramic substrate to 90% or more, pores of the ceramic substrate can be reduced, so that the thermal conductivity of the ceramic substrate is increased and insulation is maintained. can do. Thereby, the cooling efficiency of an electric element can be improved and an electric element can be reliably protected from an environment.
As described in (12) above, in the electrical element storage package of the present invention, the electrical element storage container may be composed of a joined body of two or more parts. By configuring the electric element storage container with a joined body of two or more parts, the container of the electric element storage package can be manufactured from components having a relatively simple structure, and the manufacturing cost can be reduced.
According to the electric element cooling module according to the above (13), since the heat radiating plate is installed on the outer surface of the electric element storage container, the heat generated from the electric element transmitted through the electrode and the ceramic substrate is transferred from the heat radiating plate to the cooling liquid. It is possible to dissipate heat more efficiently. Thereby, cooling efficiency can further be improved.
With the configuration as described in the above (14), the entire outer surface of the electric element storage container can be brought into contact with the cooling liquid, so that an electric element cooling module with extremely high cooling efficiency can be provided.

FIG. 3 is a cross-sectional view showing an electric element cooling module including the
The
Therefore, the heat generated in the
Among the members constituting the electric
In particular, when Al 2 O 3 is used, the thermal conductivity tends to be lower than that of AlN and Si 3 N 4 , but the amount of sintering aid is 10% by mass or less, particularly 7.5% by mass or less. Thus, the thermal conductivity can be improved. Moreover, in said ceramic material, it is preferable that the content rate of the amorphous phase which reduces heat conductivity is low, and it is preferable to set it as 7 mass% or less, and also 5 mass% or less.
As for the density of the ceramic substrate, the relative density is preferably 90% or more (the density is 90% or more of the theoretical density), particularly 93% or more. By setting the density of the ceramic substrate within the above range, it is possible to impart sufficient strength and rigidity to restrain the
Further, when the relative density of the ceramic substrate is 95% or more, the strength can be easily made 300 MPa or more. Moreover, since sufficient insulation can be provided to the ceramic substrate, the
The relative density of the ceramic substrate is preferably 98% or less. Thereby, the Young's modulus of the ceramic substrate can be reduced, and a ceramic substrate having a Young's modulus of 340 GPa or less can be easily obtained.
In order to enhance the heat dissipation of the
The strength of the ceramic substrate is such that the three-point bending strength (JIS R1601) is 300 MPa or more, preferably 400 MPa or more, more preferably 600 to 850 MPa. In particular, since the ceramic substrate on which the
The Young's modulus of the ceramic substrate is 340 GPa or less, preferably 320 GPa or less, more preferably 260 to 300 GPa. In particular, since the ceramic substrate on which the
The thermal expansion coefficient of the ceramic substrate is 8.0 × 10 −6 / K or less, preferably 7.0 × 10 −6 / K or less, more preferably 2.0 × 10 −6 / K to 5.0 × 10. -6 / K. Thereby, even when the
The dielectric strength of the ceramic substrate is 10 kV / mm or more, preferably 12 kV / mm or more, more preferably 15 to 25 kV / mm. Thereby, the cooling efficiency of the electric element can be remarkably increased, and even when a high voltage is applied, problems such as a short circuit due to dielectric breakdown can be prevented from occurring.
The volume resistivity of the ceramic substrate is 1 × 10 12 Ω · cm or more, preferably 1 × 10 13 Ω · cm or more, more preferably 1 × 10 13 to 1 × 10 14 Ω · cm. Thereby, generation | occurrence | production of a leakage current can be prevented at the time of use, and the malfunctioning at the time of electronic device operation | movement and the loss of an electric current can be reduced.
The thickness of the ceramic substrate is 0.1 mm or more, preferably 0.5 mm or more. As a result, sufficient strength and rigidity can be imparted to the ceramic substrate, so that expansion and contraction associated with the thermal cycle of the
A material used for a portion that does not directly contact the
The material of the
In addition, it is important that the
The thickness of the

Hereinafter, an example of a method for manufacturing the
First, as shown in FIG. 4A, the
In addition, a raw material powder such as aluminum oxide is added and mixed with an appropriate organic solvent and solvent to prepare the raw material powder, and the raw material powder is molded into a predetermined shape by a press molding technique. It is also possible to produce by firing at a temperature of.
Here, a metallized
The metallized
Next, a brazing material is applied to the surface of the metallized
The
Furthermore, when the
In the above embodiment, the case where the metallized
Specifically, for example, an active metal brazing material in which 2 to 5 mass% of titanium or titanium hydride is added to a silver-copper eutectic alloy is formed on the
Further, when a metal having good conductivity, corrosion resistance and good wettability with a brazing material made of nickel is deposited on the surface of the
It should be noted that the surface of the plated layer made of nickel can be satisfactorily prevented and the wettability with the brazing material can be maintained for a long time. In this case, it is desirable that 8 to 15% by mass of phosphorus is contained therein to form a nickel-phosphorus amorphous alloy.
When a plating layer made of a nickel-phosphorus amorphous alloy is deposited on the surface of the
Further, when the thickness of the plating layer made of nickel deposited on the surface of the
Next, the
Next, the
Then, the ceramic base plate 3 from 2 to 36 constituting the
As the solder for joining the
Finally, the surface of the
As described above, the
