本発明は、セミコンダクターやマイクロ回路装置用の冷却装置に関する。とくに、本発明は、冷却を促進するマイクロ回路容器に関する。

軍用及び最新の市販システムにおいて使用されている最新の電子セミコンダクターやマイクロ回路装置は、様々な応用分野において、先進的で、最新技術かつコンパクトな電子装置を要求している。スイッチとして用いられているパワートランジスターは、高い熱流動性のアプリケーションや、定温制御を要求する送受信機械に必要である。数多くの熱運用の取り扱いが過去においてこれら要求性のアプリケーションに適当な分野において適用された。このことは、市販及び軍用装置に使われる最新の飛行機システムで顕著である。

新しいマイクロ回路のデザインの適用は、さらなる操作性の向上した飛行機や、より高いパワーや密度の濃い航空電子工学や、よりステルス様飛行機に使用されている。これら先進の電子システムは、熱発生量の増加を生じ、効率的な制御を得るために、冷却を保つ必要がある。

既知のシステムは、異なるタイプのヒートシンク(heat sink)を用いている。これらシステムは、水圧システムにおいて高い損失があり、不十分な機械的ポンプを持ち、不十分な空気循環型冷却システムを持っている。したがって、追加的なヒートシンクの利用を余儀なくされる。また、様々な移動や様々なハイロドメカニカル(hydromechanical)システム圧力の増加に伴い、より革新的なヒートシンクや、熱蓄電器がデザインされ使用されてきた。例えば、装置がカプセル化されたいくつかのプラスティックやセラミックは、背部が露出した銅製スラブのヒートシンクを持つ。熱は、銅線を伝って、銅から接するPCBへと移行する。マイクロ回路システムを組み込んだ大きなシステムは、これらヒートシンクにより制御されるが、必ずしも適当なものではない。

より複雑で指紋よりも小さな電子部品や、飛行機における電子制御システムの増加に伴い、新しい濃縮された熱負荷やMEA装置(IS/Gエンジンや安定作動装置)に対するより過酷な条件が存在する。また、MEAや同様の部品における重量や容量の軽減に対する熱的な挑戦が増加しており、上記部品には下記のようなものがあるa)最新の局所冷却システム、b)進歩した熱移行技術、c)小型冷却技術、d)高熱流動型パッキング思考、e)低損失高温度パワーセミコンダクター、及びf)高温型モーター/発電機などである。これら高温流動型や高密度容器などの進化した熱移行要求性は、これら回路全体の冷却のための組み込まれた回路自体に直接適用できるより進んだ冷却システムを必要とする。個別の部品との相対的な比較よりも、より進んだシステムや内臓型のシステムには閉鎖系のループシステムも必要かもしれないし、これは、より大きなシステムへの適用はめったに見られないかもしれない。

本発明の目的は、より効率的で熱的に亢進したマイクロ回路用容器の提供である。また、セミコンダクターパワートランジスターなどのマイクロ回路装置内冷却物の提供であり、熱的に亢進したマイクロ回路用容器の提供である。

本発明が含むのは、熱増強型マイクロ回路パッケージであり、これらは、下記により構成されている。マイクロ回路空洞部、当該空洞部を受け入れたマイクロ回路装置、及び、当該マイクロ回路に動作的に関連された小型電子機械的(microelectromechanical; MEMS)冷却モジュールであり、前記冷却モジュールは、毛細管ポンプ式ループ冷却回路で構成されている。さらに、毛細管ポンプ式ループ冷却回路には、蒸発器、濃縮器及び内結合型冷却溶媒チャンネルを含んでいる。これは、前記蒸発器と濃縮器との蒸気及び溶媒の通過及び蒸留や冷却溶媒の濃縮の目的で設置されている。前記蒸発器は、前記マイクロ回路装置の使用時に冷却する目的で、動作的に前記マイクロ回路装置と関連している。

冷却溶媒容器は、前記蒸発器に動作的に関連している。本発明の一面において、前記蒸発器の内には、ウィッキング構造(wicking structure)が形成されている。前記蒸発器及び濃縮器は、それぞれ25〜150μmの高さ及び幅を持つ、いくつかの溝(grooves)を形成することもできる。前記冷却溶媒チャネルは、いくつかの蒸気路およびいくつかの液体路をも形成することが出来、それぞれ、実質的に幅や高さよりも大きな長さを持っている。

絶縁ゲート型双極トランジスターは、パワフルなトランジスターであり、1000アンペア以上を切り替えることが出来る。MOSFET及び双極トランジスターが組み合わされて、IGBTが作られる。電流フローは、電圧を金属ゲートに適用することにより得られる。この場所は、電圧が、前記ゲートから離れた場所にある正電荷を有する穴を跳ねのける電場にセットされる金属ゲートのことである。同時に、そこに電子が攻撃し、電流の流れる場所を通して、N-チャネルが形成される。IGBTの一部として、P-N-P双極トランジスターの形成された中では、小さな調節電流(small control current)がそのベースに電子を加え、発信部から穴に向けて攻撃する。これら穴は、発信部から集電装置(collector)へと流れ、大きな作動電流(working current)を作る。調節電圧(control voltage)は、MOFSETへと適用され、作動電流を樹立する。作動電流は、順番に、IGBTの一部を形成しているP-N-P双極トランジスターのベースへと流れる調節電流として提供される。この調節電流は、双極トランジスターへの流れとして、大きな作動電流を起こす。このように、IGBTの持つ作動電流は、MOSFETと双極トランジスター両方の組み合わされた作動電流であり、双極トランジスター、つまり10ミリオンなるパワーゲインを持つこの種の装置を与える、は調節電流及び電圧に対する作動電流と電圧の比に一致させる。このゲインは、この装置に、小型電子回路への結合を与える。この小型電子回路は、IGBT電源装置のような電源装置を形成する他の回路と一体を形成されることができる。

In the figure, an evaporator, a concentrator and an internally coupled solvent channel are shown.

FIG. 18A is a view similar to FIG. 17A, but showing a fill line with a concentrator coupled in a controlled manner, plus a thermocouple well for measuring circuit temperature.
FIG. 18B is a view similar to FIG. 17B, but showing a fill line with the concentrator operatively coupled, as well as a thermocouple well for measuring circuit temperature.
FIG. 19 shows a specific example of another heat-enhanced microcircuit package having an evaporator that forms a different structural layer compared to a concentrator or an internally coupled cooling solvent channel.
