この発明は、化学気相成長装置に関し、特に、有機金属化学気相成長(MOCVD)装置に適用して好適なものである。

【従来の技術】
III−V族化合物半導体を用いて製造される、LED、半導体レーザなどの発光素子や通信用高周波トランジスタなどの素子は、シリコン(Si)系素子とともに、現代の情報通信社会のハードウェアインフラストラクチャを構成している重要な素子である。

そして、III−V族化合物半導体素子は、III−V族化合物半導体のヘテロ接合を巧みに利用した構造によって、例えば半導体レーザなどのSiでは実現することができない領域において、Si系素子と相補的な役割を担っている。

また、III−V族化合物半導体素子などの化合物半導体素子の製造においては、MESFETなどの単純な構造の素子を除いて、ヘテロエピタキシ技術が重要な技術となっており、基本的にはこのへテロエピタキシ技術によって支えられているといっても過言ではない。そして、このヘテロエピタキシ技術としては、分子線エピタキシ法と化学気相成長法、特に、MOCVD法とが現在主な技術であり、学術的には1960年代より研究されている。

MOCVD法は、GaAs系半導体レーザの製造のためのエピタキシャル成長技術として1983年ごろから実用化され、現在では、一度で多数枚の基板上にエピタキシャル成長を行うMOCVD装置が市販されている。この多数枚基板対応のMOCVD装置の要素技術においても様々な方式がある。すなわち、サセプタの形状としてはバレル型やパンケーキ型などがあり、ガス流の型としては高流速横型、高速回転型、縦型ダウンフロー型などがあり、基板の載置方法としては基板をガス流の上に置くもの(フェースダウン)やガス流の下に置くもの(フェースアップ)があり、加熱方式としては高周波加熱方式、抵抗加熱方式、ランプ加熱方式などがあり、それらの要素技術が組み合わされた様々な形式のMOCVD装置が用いられている。

従来のIII−V族化合物半導体のエピタキシャル成長に用いられるMOCVD装置は、III族元素としてガリウム(Ga)、アルミニウム(Al)またはインジウム(In)を使用し、V族元素としてヒ素(As)またはリン(P)を使用しており、成長温度は高々800℃であった。一方、近年、アンモニア(NH3 )を原料としたGaN系半導体素子が開発されており、GaN系半導体をエピタキシャル成長させるMOCVD装置の要求が高まってきた。

【発明が解決しようとする課題】
GaN系半導体のMOCVD装置においては、サファイアまたはSiCからなる基板上に約1000℃の温度で有機III族金属とNH3 とを反応させ、単結晶薄膜を成長させる。この単結晶薄膜の成長において、良質な結晶を成長させるためのガス組成や成長条件はすでに学術的に発表され、知られている。しかしながら、良質な結晶を得るための最適化されたガス組成や成長条件を実現するためのMOCVD装置は、個々に行われる技術開発の結果によって変更が加えられたものであり、一般にはほとんど知られていない。それらのMOCVD装置のうちで公知となっているものとしては、反応管構造に関するものがある(例えば、特開平2−288665号公報、特開平2−61082号公報、特開平4−94719号公報)。しかしながら、これらの公知技術を多数枚基板対応のMOCVD装置にそのまま適用するのは困難である。

したがって、この発明の目的は、GaN系半導体のエピタキシャル成長において、良質の結晶を得るための最適化されたガス組成や成長条件を実現することができる化学気相成長装置を提供することにある。

【課題を解決するための手段】
本発明者は、従来技術が有する上述の課題を解決すべく、鋭意検討を行った。以下にその概要を説明する。

本発明者の知見によれば、NH3 を主原料としてGaN系半導体を成長させるためのMOCVD装置は、NH3 の化学的特性を考慮すると、As系またはP系半導体を成長させるためのMOCVD装置とは異なる技術的思想が必要である。すなわち、NH3 を主な原料ガスとして用いてGaN系半導体を成長させるようにしたMOCVD装置においては、NH3 の分解効率の低さ、気相中におけるNH3 とIII族原料との高速な反応、1000℃程度の高温成長における熱対流による原料供給の困難性、原料組成(または結晶組成)の相違によってキャリアガスを最適化するための結晶成長中におけるキャリアガスの組成の変更(例えば、H2 /N2 組成の変更)などを考慮しなければならない点で、As系またはP系半導体を成長させるためのMOCVD装置とは異なる。これらのことを考慮して、多数枚基板対応のMOCVD装置に適用した例は公表されていない。

また、一般に、結晶の成長速度は基板表面の近傍のガスの流速に左右される。そのため、結晶を成長させる基板を例えば円周上に配置し、原料ガスを円周の中心から放出した場合、円周の中心から流出されたガス流は放射状に広がり、ガス流の上流における周長に対してその下流の周長は長くなるため、ガスの流速は低下し、結晶成長させた膜の膜厚は不均一になる。この膜厚の不均一性は基板を回転させることによって改善することができる。しかしながら、基板を回転させない状態においても基板上に結晶を均一に成長させることができなければ、基板を回転させたときのさらなる均一性を保証することはできない。したがって、基板の周辺におけるガスの流速を基板のあらゆる部分で等しくすれば、基板を回転させたときの結晶成長させた膜の膜厚のさらなる均一性を保証することができる。すなわち、多数枚の基板上に均一に同時に化合物半導体を成長させるためには、それらの多数枚の基板のそれぞれの基板上に原料ガスを均一に供給しなければならず、そのためにはキャリアガスを多数枚の基板のそれぞれの基板のあらゆる部分において等しい流速で流さなければならない。しかしながら、従来のMOCVD装置においては、キャリアガスをそれぞれの基板のあらゆる部分において等しい流速で流すことは必ずしもできなかった。そこで、キャリアガスを多数枚の基板のそれぞれの基板のあらゆる部分において等しい流速で流すために、基板が保持されたサセプタの周辺において、ガス通路の上流側から下流側に向かって、断面積が増加しないように、好適には、減少するように構成するのが有効である。

また、熱対流によるガス流の不均一性を防ぐためには、フェースダウン方式が理想的である。しかしながら、フェースダウン方式では基板のサセプタへの取付け方式がピン(ねじ)などによる機械的な固定方式であるため、ピンなどで形成される突起により反応ガスのガス流が乱れたり、シャドー効果などが生じたりした。そして、このガス流の乱れやシャドー効果によって、ピンなどの突起の周辺部分の結晶成長が異常となり、その部分には半導体素子を形成できないなどの不良部分となっていた。また、基板の取り付けや取り外しの作業中に基板を汚したり、基板の取り付けおよび取り外しに時間を浪費してしまっていた。これらを防止するためには、サセプタに基板を固定するのにピンなどを用いないようにすればよく、そのためには結晶成長させる面を露出させるようになっている開口を有するサセプタを用いて、その開口に成長面を下側に向けた基板を載置するのが有効である。

また、これらの基板を加熱する加熱方式としては、大きく分けて3通りの方法がある。すなわち、上述した高周波加熱方式、抵抗加熱方式およびランプ加熱方式である。しかしながら、これらの加熱方式では、大きな一体のサセプタ上に複数の基板が配置され、その大きな一体のサセプタの全体を加熱していたため、基板と基板との間の部分もすべて加熱されてしまい、基板のみを効率的に加熱することはいずれの加熱方法においてもできなかった。

例えば、パンケーキ型のサセプタを用いた場合のサセプタの加熱方法では、基板を公転させるカーボンサセプタ上に基板を自転させるカーボンサセプタが複雑に組み合わされており、これらのカーボンサセプタに載せられた基板を加熱するために、まず、基板を公転させるカーボンサセプタを加熱し、その熱が基板を自転させるカーボンサセプタに熱伝導することによって、基板を自転させるカーボンサセプタを加熱している。このように、基板を加熱するために、より大面積の基板を公転させるカーボンサセプタを加熱しなければならないため、熱エネルギ効率が悪いということのみならず、基板以外の所での原料ガスの余分な分解、析出を助長してしまい、原料ガスの使用効率をも悪くしていた。したがって、大きな一体のサセプタを用いずに、かつ、基板のみを加熱して熱エネルギの効率を向上させるようにすれば、基板以外の所での原料ガスの余分な分解、析出の減少を図ることができる。そして、このためには、基板を1枚だけ支持するサセプタを1つの円周上に配置して、この円周の部分のみを加熱する加熱装置を用いるのが有効である。

また、従来から知られているように、GaInNの結晶の成長にはキャリアガスとしてのH2 ガスは少ない方が望ましいのに対して、AlGaNの結晶の成長にはキャリアガスとしてのH2 ガスは多いほうが望ましい。そのため、半導体レーザの製造などでGaInN/AlGaNの多重積層膜を成長させる場合には、H2 ガスとN2 ガスとの組成の切り換えを瞬時に行わなければならない。しかしながら、大量のガスを結晶成長に最適なガス組成に瞬時に切り換えることは困難である。したがって、結晶成長に最適なガス組成を瞬時に得るためには、少量のガスの切り換えによって、結晶成長に最適なガス組成を得ることができるようにすればよい。そして、このためには、キャリアガスが流れるガス通路を複数設け、そのうち1本のガス通路に流すキャリアガスの組成を変更することによって結晶成長に最適なガス組成を得るようにするのが有効である。

また、ガスの排出においては、MOCVD装置に接続される、ガスを外部に排出するガス排出管の本数は限定され、基板の成長表面上のガス排出管に近い部分(下流)のガスの流速は大きくなり、ガス排出管から遠い部分(上流)のガスの流速は小さくなる。すなわち、基板表面の近傍において、反応ガスの流速が基板の成長表面上で不均一になるため、結晶成長の速度が不均一になり、エピタキシャル成長した膜の膜厚が不均一になってしまう。これを防止するためには、ガス排出管から遠い部分においても、近い部分においてもガスの流速が一定になるようにすればよい。そして、そのためには、サセプタの下流側のガス排出管にガス狭窄部を設けるのが有効である。この発明は、以上の検討に基づいて案出されたものである。

すなわち、上記目的を達成するために、この発明の第1の発明は、
1つの円周上に配置され、かつ、成長面を下側に向けて基板が配置される複数のサセプタと、
サセプタに向けて反応ガスを供給するための複数のガス通路と、
サセプタを加熱するための加熱手段とを有する化学気相成長装置において、
複数のガス通路は、円筒部とその上部のつば状の平板部とからなる複数のガス通路壁が円周の中心軸を共通にして間隔をおいて配置されてそれらの間の空間部分により構成され、かつ、複数のガス通路壁の平板部の間の空間部分により水平流路が構成され、
複数のガス通路は、サセプタまでの反応ガスの流れを規定し、かつ、複数のガス通路のガス通路壁の平板部に、円周と同心の円周上にガス狭窄部が設けられ、
複数のガス通路壁のうちの最も外側のガス通路壁はサセプタの外側まで延在していて当該ガス通路壁とサセプタとの間の流路の断面積が上流側から下流側に向かって減少するように構成され、
複数のガス通路のうちの最も外側およびその直ぐ内側のガス通路はそれぞれダミーガス用のガス通路を構成している
ことを特徴とするものである。

この第1の発明において、具体的には、複数のガス通路はIII族元素の原料ガス用の第1のガス通路とV族元素の原料ガス用の第2のガス通路とを含み、第1のガス通路と第2のガス通路とがガス狭窄部の下流で10〜90°の角度をなして合流するように構成されており、この合流地点は、ガス通路に流されるガスが十分に混合可能な限りサセプタに近づける。また、供給されるガスにNH3 が含まれる場合には、付加反応を抑えるために、サセプタから合流地点までの距離は2〜15cmに選ばれ、好適には、10cm以下に選ばれる。

複数のガス通路壁のうちの最も外側のガス通路壁はサセプタの外側まで延在していて当該ガス通路壁とサセプタとの間の流路の断面積が上流側から下流側に向かって減少するように構成され、
複数のガス通路のうちの最も外側およびその直ぐ内側のガス通路はそれぞれダミーガス用のガス通路を構成している
ことを特徴とするものである。

【発明の実施の形態】
以下、この発明の一実施形態について図面を参照しながら説明する。なお、以下の実施形態の全図においては、同一または対応する部分には同一の符号を付す。

図1はこの一実施形態による横型MOCVD装置の全体の構成を示す。

図1に示すように、この一実施形態による横型MOCVD装置は、ガスライン/ガス供給系1、ガス排出部2、回転駆動系3、サセプタ/回転円環板4、天板5および加熱装置6を有する。ガスライン/ガス供給系1は、例えばIII族元素やV族元素などの原料ガスおよび不活性ガスなどのキャリアガスを反応部に供給するためのものである。ガス排出部2は反応後の排気ガスを外部に排出するためのものである。回転駆動系3は、サセプタ/回転円環板4を回転させるためのものである。天板5はサセプタ/回転円環板4が置かれる反応部と加熱装置6とを分離するためのものであり、この天板5の加熱装置6の直下の部分は加熱用の光を通過することができるようになっている。

図2は、ガスライン/ガス供給系1の半径方向の断面を示す。ガスライン/ガス供給系1は、結晶成長に用いられる原料ガスや結晶成長に直接寄与しないダミーガス(キャリアガス)をサセプタ7に載せられた基板8に供給するためのものである。このガスライン/ガス供給系1は、円筒部とその上部のつば状の平板部とからなる複数のガス通路壁9〜13が中心軸O−Oを共通にして、相互にほぼ一定の間隔をおいて配置されて構成されている。そして、ガス通路壁9とガス通路壁10との間の空間部分が例えばIII族元素の原料ガスを流すための第1のガスライン14を構成する。また、ガス通路壁10とガス通路壁11との間の空間部分が例えばV族元素の原料ガスを流すための第2のガスライン15を構成する。また、ガス通路壁11とガス通路壁12との間の空間部分が例えばN2 ガスとH2 ガスの混合ガスを流すための第3のガスライン16を構成する。また、ガス通路壁12とガス通路壁13との間の空間部分が例えばN2 ガスの不活性ガスを流すための第4のガスライン17を構成する。III族元素やV族元素の原料ガスおよびN2 ガスなどのダミーガスはそれぞれのガス通路壁10〜13の円筒部の側面に取り付けられるVCRジョイントなどのガス流入端子(図示せず)から導入されるように構成されている。

また、第1のガスライン14、第2のガスライン15、第3のガスライン16および第4のガスライン17は、それらの上部でそれぞれのガス通路壁10〜13の上板部により上下にスタック構造をした水平流路となり、これらの水平流路にガスが導入されると、ガスがその水平流路の内部を放射状に流れるように構成されている。それぞれの水平流路の中間部分のそれぞれのガス通路壁10〜13の上板部上には中心軸O−Oと同心の円周上にそれぞれガス狭窄部10a〜13aが設けられている。ここで、ガス狭窄部10a〜13aは円周方向に沿って互いに分離して設けられている。ガス狭窄部10aの部分の円周方向に沿った断面を図3に示す。なお、ガス狭窄部11a〜13aにおいても同様である。そして、ガスがこれらのガス狭窄部10a〜13aを通過する際に、それらのガス狭窄部10a〜13aの上流側のガスの圧力に対して、下流側のガスの圧力が10Torr程度低くなるように構成されている。

第1のガスライン14〜第4のガスライン17のそれぞれの上板部の中間部分にガス狭窄部10a〜13aが設けられていることにより、それぞれの第1のガスライン14、第2のガスライン15、第3のガスライン16および第4のガスライン17にガスを流す際に、水平流路の部分におけるガスの圧力の損失がガス狭窄部10a〜13aにおけるガスの圧力の損失に比べて小さくなるため、ガスの圧力をガス狭窄部10a〜13aの円周に亘って均一とすることができ、ガスを放射状に均一に流すことができる。

また、第1のガスライン14と第2のガスライン15とは、サセプタ7の周辺の上流側で角度をなして合流するように構成されている。ここで、合流している部分のガスラインの上下の幅は、合流していない部分での第1のガスライン14の上下の幅と第2のガスライン15の上下の幅との合計よりも小さくなるように構成されている。すなわち、第1のガスライン14に流されるIII族元素の原料ガスと、第2のガスライン15に流されるV族元素の原料ガスとは、サセプタ7に供給される前、すなわち上流側で合流し、それらのガスの流れの断面積は下流側に向かって減少するようになっている。ここで、放射状に均一に流れるこれらの原料ガスを合流させたとしても、それらの原料ガスの流れの均一性は維持される。

ここで、ダミーガスを第3のガスライン16および第4のガスライン17に導入するのは、次のような理由による。すなわち、加熱されたサセプタ7の輻射熱により、サセプタ7の対向面は加熱されるが、サセプタ7に載せられた基板8の成長表面上にIII族元素およびV族元素を結晶成長させる際に、III族元素やV族元素の原料ガスがこのサセプタ7の対向面に接触すると、III族元素やV族元素の原料がこの対向面に分解析出し、原料を無駄に使用することになり、原料効率の低下を招いてしまうので、これを防止するためである。また、例えばサセプタ7の周辺の温度を計測する場合には、この対向面の部分に温度計が設置され、原料がサセプタ7の対向面に分解析出するとその温度計測に支障が生じてしまうので、これを防止するためである。そして、第3のガスライン16および第4のガスライン17に不活性ガスなどのダミーガスを流して、原料ガスとサセプタ7の対向面との接触を防止するようにしていることにより、高濃度の原料ガスを流すことができ、原料の供給量を増加させることなく、結晶の成長速度の上昇を図ることができる。

また、ダミーガスを流す理由として、原料ガスとサセプタ7の対向面との接触の防止以外にも次のような理由もある。すなわち、一般にサセプタ7の下方で放射状に流れる原料ガスの流速は下流になるほど減少するが、この流速の減少によって放射状に流れる原料ガスの濃度境界層の厚さは増加し、基板8の成長表面においては原料ガスの下流ほど結晶の成長速度は減少してしまうので、これを防止するためである。具体的には、上述したように、サセプタ7の対向面をサセプタ7に対して傾斜させ、その対向面の近傍にダミーガスを流すことにより原料ガスを圧縮させ、下流になるほど流路断面積を小さくして、ガスの流速を下流に向かうにしたがって上昇させることにより、成長速度の減少を防ぎ、基板8の成長表面における成長速度の均一化を図る。

また、ダミーガスを第3のガスライン16と第4のガスライン17との2つのガスラインに流すのは、それぞれの第3のガスラインおよび第4のガスライン17に流すダミーガスが次のような役割を果たすからである。すなわち、2つのガスラインのうちの第4のガスライン17に流れるダミーガスは、サセプタ7の対向面に接触しながら流れ、全体のガスの流速を維持する役割を果たす。そのため、この第4のガスライン17を流れるダミーガスは主に例えばN2 ガスなどの不活性ガスが用いられる。一方で、第3のガスライン16に流れるダミーガスは原料ガスと接触しつつほぼ平行に流れ、その一部は原料ガスと混合することがあるため、原料ガスに最適なガス組成とする。すなわち、第3のガスライン16に流すダミーガスの組成は、例えば、基板8の成長表面上にAlGaN層を成長させる際にはH2 を主体とした組成とし、GaInN層を成長させる際にはN2 を主体とした組成とする。このように、基板8の成長表面上に成長させる化合物半導体によって第3のガスライン16に流すダミーガスの組成を最適化する。そして、ダミーガスを2つのガスラインに流し、成長させる化合物半導体によって一方のガスラインに流れるダミーガスの組成のみを変化させるようにしていることにより、1つのラインにおける組成の変更のみで、成長させる結晶に適したダミーガスを供給することができる。そのため、異なる結晶を成長させるたびに全てのダミーガスを交換する必要がなくなり、ダミーガスの交換による一次配管の供給圧力の変動を低減することができ、それぞれのガスラインの流量制御にかかる負担を大幅に低減することができる。

回転駆動系3およびサセプタ/回転円環板4は、サセプタ7を公転させるとともに自転させるためのものであり、この一実施形態においては、図4に示すように構成される。また、図5はこの一実施形態によるサセプタ7を示す断面図および平面図である。

図4に示すように、回転駆動系3およびサセプタ/回転円環板4は、可視光線および近赤外線を吸収しない熱絶縁性を有する材料、例えば石英からなる円環状の回転円環板20が、中心軸O−Oの周りに回転可能に構成されている。また、この回転円環板20の同心の円周上には、複数のサセプタ7を載せるための複数の円形の開口20aが設けられており、複数のサセプタ7がこれらの開口20aに着脱可能、かつ、これらの開口20aに対して回転可能に載せられるようになっている。また、これらの開口20aにサセプタ7を保持することにより、これらのサセプタ7と回転円環板20との下面はガス通路壁9の滑らかな一面を構成し、原料ガスやダミーガスなどのガスを流す際には、ガスの流れを規定する役割を果たす。ここで、この回転円環板20の寸法についての一例を挙げると、回転円環板20の厚さを6mm、半径を260mmとする。また、直径63mmの円形の開口20aが回転円環板20の中心軸O−Oを中心とした半径190mmの円周上にその中心が重ねられて形成されている。

図5Aに示すように、サセプタ7は、基板保持部7aと基板加熱部7bとからなり、これらはそれぞれ例えばSiCからなる。この基板保持部7aは、図5Bに示すように、基板8の形状および基板加熱部7bの形状に対応した開口7cが設けられた円環状をしている。また、基板保持部7aの下部には、開口7cの部分にはみ出たフック7d〜7fが例えば3か所の部分に設けられている。これらのフック7d〜7fは、基板保持部7aの半径方向に対して、それぞれ例えば厚さが0.5mm、幅が2mm、長さが1mmである。そして、これらのフック7d〜7fによって、開口7cの位置に基板8および基板加熱部7bを保持するように構成されている。すなわち、サセプタ7に基板8を保持する際には、基板保持部7aの上方から成長表面を下側に向けた基板8を開口7cに落とし込み、フック7d〜7fによって保持した後、基板加熱部7bを基板8上に載せる。この基板加熱部7bはそれ自体の重量によって基板8に押しつけられる。そのため、基板加熱部7bを加熱することにより、基板加熱部7bから基板8に熱が伝導し、基板8を加熱することができる。また、基板8をサセプタ7から取り出すときには、例えば真空ピンセットを用いて、基板加熱部7bを吸い上げて取り出した後、基板8を吸い上げて取り出すようにする。

また、図6に示すように、回転円環板20の外側には横型MOCVD装置に固定され内周にギア21aを有する円環状の自転用リング21が設けられており、サセプタ7の外周に設けられたギア7gと噛み合ってサセプタ7が自転可能となるように構成されている。そして、回転駆動系3により回転円環板20がその中心軸O−Oの周りに回転することによって、サセプタ7は回転円環板20の中心軸O−Oの周りを公転するとともにサセプタ7自体の中心軸の周りに自転する。

このように、サセプタ7に成長表面を下側に向けた基板8を載置するようにしていることにより、基板8をサセプタ7に保持するために例えばねじやピンなどを使用することがないため、ねじやピンなどの突起に起因するガスの乱れやシャドー効果を防止することができるとともに、サセプタ7への基板8の取付けや取り出しを簡略化することができるので、基板8の汚染を防止することができる。

次に、図7に示すように、加熱装置6は、光源となる円環状の石英管ランプ30と、石英管ランプ30から出される赤外線をサセプタ7に集光するための円環状のランプハウス31とがそれらの中心軸を共通にして構成されている。ここで、円環状のランプハウス31の半径方向の断面の形状は、例えば放物線の形状をしており、円環状の石英管ランプ30はこの放物線の焦点の位置に設けられている。また、このランプハウス31の内周面は光反射面となっており、石英管ランプ30が発する赤外線をこの光反射面で反射させて中心軸O−Oと平行に進め、サセプタ7に集光するように構成されている。ここで、サセプタ7は、加熱装置6の下方で光を通過する光通過板5aを介して回転円環板20の開口20aに載せられている。これらの加熱装置6とその下方のサセプタ7がおかれている反応系とは、光通過板5aによって空間的に仕切られ分離されている。光通過板5aは、加熱装置6の形状に対応しサセプタ7の直径よりやや大きな幅を有する円環状の石英板であり、横型MOCVD装置における天板5の一部を構成している。また、回転円環板20上には例えばモリブデン(Mo)からなる半径の異なる2つの円筒32、33がそれらの中心軸を回転円環板20の中心軸O−Oと重ねつつ、半径方向にサセプタ7を挟むようにして設けられている。これらの2つの円筒32、33のそれぞれのサセプタ7側の面には加熱装置6からの赤外線をサセプタ7に向けて反射する例えばAu膜からなる光反射膜32a、33aが設けられている。これによって、2つの円筒32、33の部分に照射された赤外線はサセプタ7に向けて反射されるので、石英管ランプ30から発せられたほとんどの赤外線は実効的にサセプタ7に照射され、サセプタ7の加熱の均一性および効率を向上させることができる。

また、サセプタ7と光通過板5aとによって仕切られている空間が不活性ガスで満たされるように構成されているとともに、不活性ガスを光通過板5aの下面に吹きつけるための不活性ガス導入管(図示せず)が設けられている。これは、結晶成長が行われている際に、サセプタ7の下方に流されるガスが、サセプタ7と回転円環板20との摺動面の隙間からサセプタ7の上方に漏れる可能性があり、この漏れたガスが光通過板5aに付着して曇り、光通過板5aを透過する光量を減少させてしまうので、これを防止するためである。すなわち、不活性ガス導入管を通じて、不活性ガスを光通過板5aの下面に吹きつけることにより、光通過板5aの曇り止めを行い、加熱装置6からの一定の赤外線量を維持するようにする。

図8に示すように、ガス排出部2は、排気ガス狭窄部40と排気ガス溜部41と複数本の排気ガス管42から構成されている。排気ガス狭窄部40と排気ガス溜部41とはサセプタ7の下流の部分に回転円環板20と同心の円周上に設けられている。また、複数の排気ガス管42は排気ガス溜部41の外側で回転円環板20と同心の円周上に等間隔に並べられ、排気ガス溜部41と接続されて設けられている。ここで、例えば、排気ガス狭窄部40は、ステンレス鋼などの金属からなり微小の穴が多数設けられたメッシュ状の薄板40aと溝40bとから構成されている。ここで、メッシュ状の薄板40aに設けられた微小の穴の一個の直径は例えば0.3mmであり、その面密度は例えば1個/mm2 である。また、溝40bの寸法は例えば5×5mmである。

この排気ガス狭窄部40を設けるのは、ガスを流す際に排気ガス管42から遠い部分(上流)でのサセプタ7の下方のガスの流速に対して、近い部分(下流)でのサセプタ7の下方のガスの流速が大きくなることによって、基板8の成長表面上におけるガスの流速が不均一になってしまうので、これを防止するためである。そして、このように排気ガス狭窄部40を設けることにより排気ガスの圧力を排気ガス狭窄部40の周方向にわたって均一にすることができる。したがって、あらゆる基板8の部分でガス排出を均一にすることができ、あらゆる基板8の成長表面上においてガスの流速を均一にすることができるので、結晶成長の均一性を向上させることができる。また、円周上に排気ガス溜部41を設けることにより、排気ガス溜部41に接続される排気ガス管42の本数を少なくすることができる。

天板5は、図9に示すように、例えばステンレス鋼などの金属からなる円盤5bとこの円盤5bの外周に設けられた円環状の例えば石英からなる光通過板5aと、光通過板5aの外周に設けられた例えばステンレス鋼からなる円環状の金属板5cとから構成されている。光通過板5aは、上述したように、上方に設けられた加熱装置6(図示せず)から発せられる赤外線を通過するように、加熱装置6の形状に対応した形状に構成される。この天板5は円盤5bの中心で天板支持部50に支持されており、これによって天板5の上下方向の位置が固定されている。また、回転円環板20およびサセプタ7は回転駆動系3によって回転可能に構成されているため、天板5にそれらの回転運動を伝えないようにするために、天板支持部50にはベアリング(図示せず)が設けられている。

また、基板8をサセプタ7から取り出すときには、まず、加熱装置6の石英管ランプ30と天板5とをともに上方に引き上げる。次に、真空ピンセット(図示せず)を用いて、基板加熱部7bを吸い上げて取り出した後、基板8を吸い上げて取り出す。

以上のように、天板5が、例えばステンレス鋼からなる円盤5bや金属板5cと石英からなる光通過板5aとから構成され、横型MOCVD装置の中心軸に設けられた天板支持部50によって支持されていることにより、横型MOCVD装置における反応部が減圧されたことによって天板5に圧力がかかった場合においても、十分な機械的強度を得ることができる。

次に、上述のように構成されたこの一実施形態による横型MOCVD装置において基板8の成長表面上にGaNを成長させる方法について説明する。

いま、天板5と加熱装置6とを横型MOCVD装置から取り外した状態で、すでに述べた方法によって所定位置に配置された各サセプタ7に複数の基板8を載せる。この状態では、サセプタ7と天板5との間の空間部分はN2 ガスなどの不活性ガスで満たされている。次に、加熱装置6とともに天板5をかぶせた後、回転駆動系3に所定の方法によって動力を伝え、回転円環板20を所定の回転数で回転させる。これによって、複数のサセプタ7は公転するとともにそれ自体の中心軸の周りに自転する。また、加熱装置6によってサセプタ7を所定の温度まで加熱する。

次に、図2に示すように、ガス流入端子(図示せず)を通じて第3のガスライン16にダミーガス(キャリアガス)として例えばN2 ガスとH2 ガスとの混合ガスを導入するとともに、第4のガスライン17にダミーガスとして例えばN2 ガスの不活性ガスを導入した後、同様にしてガス流入端子を通じて、第1のガスライン14にGa原料として例えばTMG(Ga(CH3 )3 )を含む原料ガスを導入するとともに、第2のガスライン15にN原料として例えばNH3 を含む原料ガスを導入する。ここで、第3のガスライン16に導入されるダミーガスはGaNの結晶成長に最適なダミーガスの組成となっている。これらの原料ガスおよびダミーガスはそれぞれの第1のガスライン14〜第4のガスライン17の水平流路を放射状に均一に流れ、それぞれガス狭窄部10a〜13aを通過した後、サセプタ7の上流側でIII族元素の原料ガスとV族元素の原料ガスとが例えば30°の角度をなして合流する。次に、サセプタ7の下方で第1のガスライン14と第2のガスライン15に流されている原料ガスの合流後の原料ガスと第3のガスライン16および第4のガスライン17に流されているダミーガスとがほぼ平行に合流する。これによって、サセプタ7の下方でTMGとNH3 とが熱分解して反応し、各サセプタ7に設置されたそれぞれの基板8の成長表面上にGaNが成長される。そして、図8に示すように、基板8上の成長表面上に堆積しなかった材料や反応生成物を含んだ原料ガスとダミーガスとからなる排気ガスは排気ガス狭窄部40を通過して、一旦、排気ガス溜部41に溜められた後、排気ガス管42を通じて外部に排出される。

GaNの結晶成長が終了した後、加熱装置6による加熱を停止しつつ、原料ガスおよびダミーガスの導入を停止させ、続いて、回転円環板20の回転を停止させる。次に、天板5および加熱装置6をともに上方に引き上げて横型MOCVD装置から取り外した後、複数の例えば真空ピンセットを用いてサセプタ7から結晶成長終了後の基板8を吸い上げて取り出す。
