本発明は、液滴吐出装置、液滴吐出システムおよび電気光学装置の製造方法に関する。

【従来の技術】
インクジェットプリンターのインクジェット方式(液滴吐出方式)を応用して、例えば液晶表示装置におけるカラーフィルタや有機EL装置等を製造したり、基板上に金属配線を形成したりするのに使用する産業用の液滴吐出装置(インクジェット描画装置)が提案されている(例えば、特許文献1参照)。

このような液滴吐出装置は、基板等のワークが載置されるワーク搬送テーブルと液滴吐出ヘッドとを相対的に移動させつつ液滴を吐出することにより、ワーク上に所定のパターンを形成(描画)するものである。従来の液滴吐出装置では、スチール製の機台上にワーク搬送テーブルを移動させる移動機構と、液滴吐出ヘッドを移動させる移動機構とがそれぞれ設置されている。

しかしながら、上述したような用途に使用する液滴吐出装置は、形成(描画)するパターンに極めて高い精度が必要とされるが、従来のスチール製の機台では、環境温度変化、経年変化(劣化)等によって寸法に誤差を生じたり、振動に対する減衰性、吐出液に対する耐食性等の問題により、ワーク搬送テーブルおよび液滴吐出ヘッドを十分に高い精度で、かつ常に安定して移動させることが困難であった。その結果、環境温度変化、経年変化(劣化)、振動等が原因となって両者の相対的な移動に誤差を生じるために、常に高い精度で安定してパターンを形成(描画)するのが困難であった。

【発明が解決しようとする課題】
本発明の目的は、吐出液滴によるパターンの形成(描画)を高い精度で行うことができるとともに、装置の重量軽減および小型化が図れる液滴吐出装置および液滴吐出システム、かかる液滴吐出装置を用いる電気光学装置の製造方法を提供することにある。

このような目的は、下記の本発明により達成される。
本発明の液滴吐出装置は、石定盤と、
前記石定盤上に位置し、ワークを支持するワーク搬送テーブルと、
前記石定盤上に設置され、前記ワーク搬送テーブルを前記石定盤に対し水平な一方向(以下、「Y軸方向」と言う)に移動させるY軸方向移動機構と、
前記ワーク搬送テーブルに支持されたワークに対して液滴を吐出する液滴吐出ヘッドと、
前記液滴吐出ヘッドを前記石定盤に対し前記Y軸方向に垂直かつ水平な方向(以下、「X軸方向」と言う)に移動させるX軸方向移動機構と、
前記石定盤上に設置され、前記X軸方向移動機構を支持する複数の支柱とを備え、
前記石定盤は、平面視で、長方形から、前記Y軸方向移動機構および前記各支柱を設置しない部分の少なくとも一部を除去したような形状をなすものであり、
前記Y軸方向移動機構の上側には、該Y軸方向移動機構を前記Y軸方向に沿って覆い、前記液滴吐出ヘッドから吐出された液滴が前記Y軸方向移動機構に付着するのを防止する帯状をなす薄板が設置されていることを特徴とする。
これにより、Y軸方向移動機構およびX軸方向移動機構を環境温度変化、振動、経年変化(劣化)等の影響にかかわらず高い精度で支持することができるので、ワーク搬送テーブルと液滴吐出ヘッドとを高精度かつ安定的に相対的に移動させることができ、その結果、吐出液滴によるパターンの形成(描画)を高い精度で、かつ常に安定して行うことができる。また、液滴吐出装置の重量軽減(軽量化)、小型化(省スペース化)が図れる。

以下、本発明の液滴吐出装置および液滴吐出システムを添付図面に示す好適な実施形態に基づいて詳細に説明する。
図1および図2は、それぞれ、本発明の液滴吐出装置および液滴吐出システムの実施形態を示す平面図および側面図である。なお、以下では、説明の便宜上、水平な一方向(図1および図2中の左右方向に相当する方向)を「Y軸方向」と言い、このY軸方向に垂直であって水平な方向(図1中の上下方向に相当する方向)を「X軸方向」と言う。また、Y軸方向であって図1および図2中の右方向への移動を「Y軸方向に前進」、Y軸方向であって図1および図2中の左方向への移動を「Y軸方向に後退」と言い、X軸方向であって図1中の下方向への移動を「X軸方向に前進」、X軸方向であって図1中の上方向への移動を「X軸方向に後退」と言う。

図1および図2に示す液滴吐出システム(液滴吐出系)10は、液滴吐出ヘッド111を有する液滴吐出装置(インクジェット描画装置)1と、この液滴吐出装置1を収容するチャンバ91とを備えている。
液滴吐出装置1は、ワークとしての基板Wに対し、例えばインクや、目的とする材料を含む機能液等の液体(吐出液)をインクジェット方式(液滴吐出方式)により微小な液滴の状態で吐出して所定のパターンを形成(描画)する装置であり、例えば液晶表示装置におけるカラーフィルタや有機EL装置等を製造したり、基板上に金属配線を形成したりするのに用いることができるものである。液滴吐出装置1が対象とする基板Wの素材は、特に限定されず、板状の部材であればいかなるものでもよいが、例えば、ガラス基板、シリコン基板、フレキシブル基板等を対象とすることができる。

また、本発明で対象とするワークは、板状の部材に限らず、底面が平らな部材であればいかなるものでもよい。例えば、本発明は、レンズをワークとし、このレンズに液滴を吐出することにより光学薄膜等のコーティングを形成する液滴吐出装置などにも適用することができる。また、本発明は、比較的大型のワーク(例えば、長さ、幅がそれぞれ数十cm〜数m程度のもの)にも対応することができる比較的大型の液滴吐出装置1に特に好ましく適用することができる。

図2に示すように、装置本体2は、床上に設置された架台21と、架台21上に設置された石定盤22とを有している。石定盤22の上には、基板搬送テーブル3が装置本体2に対しY軸方向に移動可能に設置されている。基板搬送テーブル3は、リニアモータ51の駆動により、Y軸方向に前進・後退する。基板Wは、基板搬送テーブル3上に載置される。
液滴吐出装置1では、基板搬送テーブル3と同程度の大きさの比較的大型の基板Wから、基板搬送テーブル3より小さい比較的小型の基板Wまで、様々な大きさおよび形状の基板Wを対象にすることができる。基板Wは、原則としては基板搬送テーブル3と中心を一致させるように位置決めした状態で液滴吐出動作をすることが好ましいが、比較的小型の基板Wの場合には、基板搬送テーブル3の端に寄せた位置に位置決めして液滴吐出動作をしてもよい。

図1に示すように、基板搬送テーブル3のX軸方向に沿った2つの辺の付近には、それぞれ、基板Wに対する液滴吐出(描画)前に液滴吐出ヘッド111から捨て吐出(フラッシング)された吐出液滴を受ける描画前フラッシングユニット104が設置されている。描画前フラッシングユニット104には、吸引チューブ(図示せず)が接続されており、捨て吐出された吐出液は、この吸引チューブを通って回収され、タンクユニット13に設置された排液タンク内に貯留される。

基板搬送テーブル3のY軸方向の移動距離は、移動距離検出手段としてのレーザー測長器15により測定される。レーザー測長器15は、装置本体2に設置されたレーザー測長器センサヘッド151、プリズム152およびレーザー測長器本体153と、基板搬送テーブル3に設置されたコーナーキューブ154とを有している。レーザー測長器センサヘッド151からX軸方向に沿って出射したレーザー光は、プリズム152で屈曲してY軸方向に進み、コーナーキューブ154に照射される。コーナーキューブ154での反射光は、プリズム152を経て、レーザー測長器センサヘッド151に戻る。液滴吐出装置1では、このようなレーザー測長器15によって検出された基板搬送テーブル3の移動距離(現在位置)に基づいて、液滴吐出ヘッド111からの吐出タイミングが生成される。

また、装置本体2には、ヘッドユニット11を支持するメインキャリッジ61が、基板搬送テーブル3の上方空間においてX軸方向に移動可能に設置されている。複数の液滴吐出ヘッド111を有するヘッドユニット11は、リニアモータとガイドとを備えたリニアモータアクチュエータ62の駆動により、メインキャリッジ61とともにX軸方向に前進・後退する。

キャッピングユニット121は、複数の液滴吐出ヘッド111のそれぞれに対応するように配置された複数のキャップとこれらキャップを昇降させる昇降機構とを有している。各キャップには、吸引チューブ(図示せず)が接続されており、キャッピングユニット121は、各キャップで各液滴吐出ヘッド111のノズル形成面を覆うとともに、ノズル形成面に形成されたノズルから吐出液を吸引することができる。このようなキャッピングを行うことにより、液滴吐出ヘッド111のノズル形成面が乾燥するのを防止したり、ノズル詰まりを回復(解消)したりすることができる。

キャッピングユニット121によるキャッピングは、ヘッドユニット11の待機時や、ヘッドユニット11に吐出液を初期充填する際、吐出液を異種のものに交換する場合にヘッドユニット11から吐出液を排出する際、洗浄液によって流路を洗浄する際などに行われる。
キャッピングユニット121によるキャッピング中に液滴吐出ヘッド111から排出された吐出液は、前記吸引チューブを通ってタンクユニット13に設置された再利用タンク内に流入し貯留される。この貯留された液体は、回収され、再利用に供される。ただし、流路の洗浄時に回収した洗浄液は再利用しない。

クリーニングユニット122は、洗浄液を含ませたワイピングシートをローラーにより走行させ、このワイピングシートにより液滴吐出ヘッド111のノズル形成面を拭き取り、清掃するよう作動するものである。
定期フラッシングユニット123は、ヘッドユニット11の待機時のフラッシングに使用されるものであり、液滴吐出ヘッド111が捨て吐出した吐出液滴を受けるものである。定期フラッシングユニット123には、吸引チューブ(図示せず)が接続されており、捨て吐出された吐出液は、この吸引チューブを通って回収され、タンクユニット13に設置された排液タンク内に貯留される。

重量測定ユニット125は、基板Wに対する液滴吐出動作の準備段階として、液滴吐出ヘッド111からの1回の液滴吐出量(重量)を測定するのに利用するものである。すなわち、基板Wに対する液滴吐出動作前、ヘッドユニット11は、重量測定ユニット125の上方に移動し、各液滴吐出ヘッド111の全吐出ノズルから1回または複数回液滴を重量測定ユニット125に対し吐出する。重量測定ユニット125は、吐出された液滴を受ける液受けと、電子天秤等の重量計とを備えており、吐出された液滴の重量を計測する。または、液受けを取り外して装置外部の重量計で計測してもよい。後述する制御装置16は、その重量計測結果に基づいて、吐出ノズルにおける1回の吐出液滴の量(重量)を算出し、その算出値が予め定められた設計値に等しくなるように、液滴吐出ヘッド111を駆動するヘッドドライバの印加電圧を補正する。

ドット抜け検出ユニット19は、石定盤22上における基板テーブル3の移動領域と重ならない場所であって、ヘッドユニット11の移動領域の下方に位置する場所に固定的に設置されている。ドット抜け検出ユニット19は、液滴吐出ヘッド111のノズルの目詰まりが原因となって生じるドット抜けを検出するものであり、例えばレーザー光を投光・受光する投光部および受光部を備えている。ドット抜け検出を行う際には、ヘッドユニット11がドット抜け検出ユニット19の上方空間をX軸方向に移動しつつ、各ノズルから液滴を捨て吐出し、ドット抜け検出ユニット19は、この捨て吐出された液滴に対し投光・受光を行って、目詰まりしているノズルの有無および個所を光学的に検出する。この際に液滴吐出ヘッド111から吐出された吐出液は、ドット抜け検出ユニット19が備える受け皿に溜まり、この受け皿の底部に接続された吸引チューブ(図示せず)を通って回収され、タンクユニット13に設置された排液タンク内に貯留される。

タンクユニット13には、前述したキャッピング時に回収された吐出液を貯留する再利用タンクと、描画前フラッシング、定期フラッシングおよびドット抜け検出で回収された吐出液を貯留する排液タンクのほか、液滴吐出ヘッド111へ供給される吐出液を貯留する給液タンクや、クリーニングユニット122へ供給される洗浄液を貯留する給液タンクなどがそれぞれ設置されている。各給液タンク内は、液滴吐出装置1の近傍(好ましくは後述するチャンバ91の外)に設置された図示しない加圧気体供給源から供給された例えば窒素ガス等の加圧気体により加圧され、この圧力によって、吐出液および洗浄液が送出される。

制御装置(制御手段)16は、液滴吐出装置1の各部の作動を制御するものであり、CPU(Central Processing Unit)と、液滴吐出装置1の制御動作を実行するためのプログラム等の各種プログラムおよび各種データを記憶(格納)する記憶部とを有している。図示の構成では、制御装置16は、後述するチャンバ91の外部に設置されている。

このような液滴吐出装置1(制御装置16を除く)は、好ましくは、チャンバ装置9により、温度および湿度が管理された環境下に置かれている。チャンバ装置9は、液滴吐出装置1を収納するチャンバ91と、チャンバ91の外部に設置された空調装置92とを有している。空調装置92は、公知のエアーコンディショナー装置を内蔵しており、温度および湿度を調節した空気(温調空気)を生成する。この温調空気は、導入ダクト93を通ってチャンバ91の天井裏911に送り込まれる。この温調空気は、天井裏911からフィルタ912を透過して、チャンバ91の主室913に導入される。
チャンバ91内には、隔壁914、915により副室916が設けられており、タンクユニット13は、この副室916内に設置されている。隔壁914には、主室913と副室916とを連通する連通部(開口)917が形成されている。

副室916には、チャンバ91の外部に対する開閉扉(開閉部)918が設けられている(図1参照)。なお、副室916の開閉部は、開閉扉918のような開き戸に限らず、引き戸、シャッターなどでもよい。
また、副室916には、副室916内の気体を排出する排気口が形成され、この排気口には、外部へ伸びる排気ダクト94が接続されている。主室913に導入された温調空気は、連通部917を通過して副室916に流入した後、排気ダクト94を通過してチャンバ装置9の外部に排出される。
