従来より各種電子機器に広く使用されている半導体装置は、製造後に動作試験を行い、良品と判定されたもののみを出荷する一方、不良品と判定されたものについて不良原因の解析を行っていた。

かかる半導体装置の不良解析においては、半導体装置のパッケージを開封して内部の半導体チップの表面を露出させた後に、半導体チップの表面に形成された保護膜を集束イオンビーム(FIB:Focused Ion Beam)法や反応性イオンエッチング(RIE:Reactive Ion Etching)法を用いて除去し、その後、半導体チップ検査装置を用いて半導体チップの所要回路を部分的に順に動作させることによって不良個所の特定を行っていた。

そして、従来の半導体チップ検査装置は、半導体チップ上に形成される素子や配線の微細化に伴って、走査型電子顕微鏡と微細プローバーとを組合わせたものが使用されている(たとえば、特許文献1参照。)。
