【発明の属する技術分野】
本発明は、半導体ウエハ等の基板に対して熱処理を行う熱処理装置及び熱処理方法に関する。

【従来の技術】
半導体デバイスの製造工程において用いられる、多数枚の半導体ウエハ(以下ウエハという)に対して例えばCVD(chemical vapor deposition)による成膜処理や酸化、拡散処理といった熱処理を一括して行う縦型熱処理装置がある。この装置はウエハボートと呼ばれる保持具に多数枚のウエハを棚状に保持させ、その後例えば縦型の熱処理炉内に前記保持具を例えば下方側から搬入し、処理雰囲気を所定の温度の加熱雰囲気にして、熱処理を行うものである。一般に熱処理炉は、被加熱ゾーンを上下に複数に分割し、各ゾーン毎に温度制御することができるように、複数の加熱手段及び各々に対応する温度制御手段を備えた構成とされている。

ところで本発明者は、加熱手段としてカーボンワイヤヒータを使用した図8に示すような縦型熱処理装置を検討している。図8中、101は下方側が開口する反応容器であり、その周囲には例えば上下3段に分割されたヒータ200が設けられている。ヒータ200は、熱処理領域の大部分を加熱するメインヒータ202、及びその上下に設けられるサブヒータ201,203により構成されている。この装置では、多数枚のウエハWを棚状に保持するウエハボート103が、開口部102を介して反応管101内に搬入されると、該ウエハボート103の下端に設けられる蓋体104が開口部102を塞ぎ、反応管101内を所定温度に加熱して所定の熱処理が行われる。

また、各ヒータ200が受け持つ熱処理雰囲気の温度を夫々検出するように、反応管101の内側には内部熱電対300(301〜303)が、また各ヒータ200の近傍部位には外部熱電対400(401〜403)が夫々設けられており、各熱電対300、400から得られる温度検出値を各ヒータ200(201〜203)毎に設けられる制御部500(501〜503)へ取り込むように構成されている。即ち、制御部500(501〜503)は前記温度検出値と各段毎に設定される温度目標値とに基づいて、対応するヒータ200(201〜203)毎に別個の発熱量制御を行うことが可能となっている。

【発明が解決しようとする課題】
ところで、ウエハボート103の搬入時において下部側のサブヒータ203近傍は、開口部102を介して反応管101内へ流入する外部雰囲気の影響を受け、メインヒータ202近傍に比べて温度が低くなっている。このような状況下で開口部102から冷えた(反応管101内の雰囲気よりも温度の低い)ウエハW及びウエハボート103が搬入されると、先ずサブヒータ203近傍の温度が更に低下し、そしてウエハボート103が上昇するにつれてメインヒータ202近傍及び上部側のサブヒータ201近傍も影響を受けて温度が低下する。

従ってヒータ200近傍の温度は上部側ほど高くなり、またウエハW及びウエハボート103の温度はその位置が上昇するにつれてヒータ200により温められて徐々に高くなっていくので、ヒータ200近傍における上下方向の温度分布はウエハボート103の位置に応じて刻一刻と変化することとなる。このため下端部側のサブヒータ203近傍の温度がウエハボート103の搬入により急激に低下するので制御部503はサブヒータ203への投入電力を大きくするように作用する。これに対してメインヒータ202近傍の温度はウエハボート103の投入により低下するがその程度はサブヒータ203近傍よりも少ないので制御部502による電力の投入量はそれほど大きくない。このようにメインヒータ202の温度制御とサブヒータ203の温度制御とが互いに異なったものとなり、しかもヒータ200近傍における上下方向の温度分布の変化に応じてその異なり方も変化し、更に双方のゾーンの温度変化が互いに影響し合うこととなる。

このような温度制御状態が異なる現象は、上端部側のサブヒータ201とメインヒータ202との間でも起こり、この結果ウエハボート103の搬入(ローディング)終了後における各ヒータ200近傍の温度の安定化に時間が掛かってしまうという問題が生じていた。ウエハボート103の搬入後、通常反応管101内部を所定のプロセス温度まで昇温するが、昇温前に反応管101内の温度が安定していないと昇温後の温度の安定化に時間がかかってしまうため、結局スループットが低下することとなってしまう。

本発明はこのような事情に基づいてなされたものであり、その目的は、複数ゾーンに分割された熱処理雰囲気内で基板の処理を行うにあたり、各ゾーン毎の温度を速やかに安定させることができ、スループットの向上を図ることができる技術を提供することにある。

【課題を解決するための手段】
本発明は、熱処理雰囲気が複数のゾーンに分割された反応容器内に複数の基板を搬入し、前記反応容器内に処理ガスを導入して熱処理を行う熱処理装置において、
前記複数のゾーンを夫々加熱するための複数の加熱手段と、
各ゾーン毎に設けられた温度検出部と、
温度目標値と各温度検出部の温度検出値とに基づいて各加熱手段を独立して制御する制御部と、を備え、
一のゾーンに対応する制御部は、前記基板の搬入時には、他のゾーンに対応する温度検出部の温度検出値を温度目標値として演算を行い、その演算結果を加熱手段の制御信号として出力する第1の演算部を備えていることを特徴とする。

具体例を示すと、反応容器は縦型に構成されると共に基板は保持具に搭載されて反応容器の下方側から搬入され、熱処理雰囲気は、上下方向に例えば少なくとも3段に分割され、前記一のゾーンは例えば最下段ゾーンであり、前記他のゾーンは、最上段以外のゾーンである。温度検出部は、例えば加熱手段の温度を検出する第1の温度検出部を含み、前記他のゾーンに対応する温度検出部の温度検出値は第1の温度検出部の温度検出値である。また温度検出部は、例えば反応容器内の温度を検出する第2の温度検出部を含み、前記他のゾーンに対応する温度検出部の温度検出値は第2の温度検出部の温度検出値である。

本発明によれば、基板を反応容器内に搬入するときに、一のゾーンの温度制御が他のゾーンの温度制御に追従するため、基板を搬入した後、速やかに反応容器内の温度が安定し、例えばその後反応容器内の温度をプロセス温度まで昇温すると、速やかにプロセス温度に安定する。なお本発明は、基板搬入時の各ゾーンの温度とプロセス時の各ゾーンの温度とが同じ場合も適用できる。

【発明の実施の形態】
図1は本発明を縦型熱処理装置に適用した実施の形態の全体構成図である。先ずこの縦型熱処理装置の全体構成について簡単に述べておくと、この装置は、例えば両端が開口している内管1a及び上端が閉塞している外管1bからなる例えば石英製の二重構造の反応管1を備えている。反応管1の周囲には筒状の断熱体21がベース体22に固定して設けられ、この断熱体21の内側には加熱手段である例えば抵抗発熱体からなるヒータ3及び天井ヒータ31が設けられている。ヒータ3は例えば上下に3段分割(3a,3b,3c)して断熱体21の側壁に設けられ、天井ヒータ31は天井部に設けられている。

ヒータ3(3a〜3c)のうち中段のヒータ3bは、図1に示すように大部分の熱処理雰囲気を形成するいわばメインヒータであり、その上下に配置されるヒータ3a及び3cは、夫々反応管1の上端部及び下端部の熱処理雰囲気を形成するメインヒータ3bよりも小型のいわばサブヒータである。ヒータ3の素材としては、例えば線径10ミクロン前後の高純度のカーボンファイバの束を複数用いて編み込むことにより形成されたカーボンワイヤをセラミックス例えば外径が十数ミリの透明な石英管の中に封止したものを用いることができる。なおヒータ3はこれに限定されるものではなく例えば鉄−タンタル−カーボン合金などの金属体であってもよい。

内管1a及び外管1bは下部側にて筒状のマニホ−ルド23の上に支持され、このマニホ−ルド23には、内管1aの内側の下部領域に供給口が開口するようにガス供給管24が設けられると共に、内管1aと外管1bとの間から排気するように図示しない真空ポンプに一端側が接続された排気管25が接続されている。この例では内管1a、外管1b及びマニホ−ルド23により反応容器が構成される。

更にマニホ−ルド23の下端開口部を塞ぐように蓋体11が設けられており、この蓋体11はボ−トエレベ−タ12の上に設けられている。蓋体11の上には保温ユニット13と、ボートエレベータ12に設けられる駆動部14と接続し、保温ユニット13内部を貫通して設けられる回転軸15と、この回転軸15によりその下端を回転自在に保持される基板保持具をなすウエハボート16とが設けられている。ウエハボート16は多数の基板であるウエハWを棚状に保持できる構成とされており、また保温ユニット13は石英フィンなどの断熱ユニット13a及び発熱体ユニット13b等を組み合わせた構成とされている。

蓋体11には、熱電対用の細い石英管40が内管11a内の熱処理雰囲気に立ち上げられて貫通しており、この石英管40内には、例えば3段に分割された各ヒータ3(3a,3b,3c)が受け持つ熱処理雰囲気の温度を夫々検出するように内部温度検出部である3個の内部熱電対(第2の温度検出部)4(4a,4b,4c)が設けれている。また内管1aと外管1bとの間におけるヒータ3(3a,3b,3c)の近傍には、夫々ヒータ3(3a,3b,3c)の温度を夫々検出する外部温度検出部である外部熱電対(第1の温度検出部)5(5a,5b,5c)が設けられている。

そして、各段のヒータ3(3a,3b,3c)に対応して、電力を供給する電力供給部20(20a,20b,20c)、及び夫々の電力供給部20(20a,20b,20c)の供給電力を制御して各ヒータ3(3a,3b,3c)の発熱量を制御するための制御部6,7,8が設けられている。詳細は後述するが関連部位の配線構成について簡単に説明しておくと、内部熱電対4(4a,4b,4c)及び外部熱電対5(5a,5b,5c)は各々が対応する各段の制御部6,7,8のいずれかへと接続され、ヒータ3bが受け持つ中段に設けられる外部熱電対5bから延びる信号線は、途中で分岐して制御部7のみならず制御部6及び8へも接続される。また断熱体21の天井部に設けた天井ヒータ31においても、ヒータ3(3a,3b,3c)と同様に熱電対32が設けられており、制御部33から電力供給部34を介してヒータ31に対する給電量をコントロールすることで、発熱量の調節を行う構成とされている。

ヒータ3(3a,3b,3c)及びこれに接続する制御部6,7,8において、上記のような配線構造としている理由は、ヒータ3を各段毎に別個に制御する場合と、メインヒータをなすヒータ3bに対応する外部熱電対5bの温度検出値を他の部位で利用して、ヒータ3a及び3cではいわゆる追従制御を行う場合とで切り替える運用を可能とするためであり、以下図2を参照しながら本実施の形態の要部をなすヒータ3の制御系の構成について説明を行う。

先ず制御部6,8は上述したように2つの演算方法を使い分ける必要があることから制御部6には第1の演算部61及び第2の演算部62が、制御部8には第1の演算部81及び第2の演算部82が、夫々設けられており、演算方法を切り替える必要のない制御部7には第2の演算部72のみが設けられている(71は便宜的に欠番とする)。即ち、制御部6,8にのみ設けられる第1の演算部61,81は、制御部6,8が制御部7に追従(正確には制御部7が受け持つゾーン(熱処理雰囲気)から得られる温度検出値に追従)する演算を行う際に使用されるものであるため、上述した外部熱電対5bから延びる信号線は、制御部6では第1の演算部61へ、制御部8では第1の演算部81へと夫々接続される。

一方、第2の演算部62,72,82では、対応するゾーン毎に設けられる内部熱電対及び外部熱電対から得られる温度検出値と、夫々別個に各ゾーン専用に設定される温度目標値とに基づいて演算が行われるため、第2の演算部62(72,82)には内部熱電対4a(4b,4c),外部熱電対5a(5b,5c)及び目標値出力部63(73,83)が接続される。そして第1の演算部61,81または第2の演算部62,72,82にて出力される演算結果は、制御信号として電力供給部20(20a,20b,20c)へと出力される構成とされているが、制御部6(8)では切り替え部64(84)により第1の演算部61(81)または第2の演算部62(82)のいずれを使用するか選択できるようになっている。

ここで第1の演算部61,81の構成を説明するが、これらは同じであるため、第1の演算部81を例にとって図3を参照しながら説明する。図中811は比較演算部、812は補正値出力部であり、比較演算部811では、中段ゾーンに設けられる外部熱電対5bの温度検出値を温度目標値とし、この温度目標値から補正値出力部812から出力される補正値を加算し、更に下段ゾーン設けられる外部熱電対5cの温度設定値を差し引く。前記補正値は中段ゾーン及び下段ゾーンにおけるプロセス時の目標温度の差を補正するためのいわば静的な補正要素であり、具体的には例えば後述する第2の演算部72,82にて用いる目標値出力部73,83から出力される双方の温度目標値の差分値である。

比較演算部811の出力側には、その出力値(偏差分)q1に対して所定の係数kを乗じる乗算部813が設けられる。この演算は、既述のように制御部8が対応する下段ゾーンは反応管1aの下方側開口部に最も近く、ウエハボート16と共に流入してくる冷たい空気の影響を受けやすいため、中段ゾーンに比して昇温に要する加熱出力が多くなるということを考慮し、当該出力の増加分を出力値に反映するために行ういわば動的な補正であり、係数kの値は例えば1.2(冷気の影響が小さい上段ゾーンに対応する第1の演算部61では例えば0.8)が用いられる。この出力値に対しては積分要素I1、比例要素P1、微分要素D1についての各種演算(PID演算)が行われ、混合部814を介して前記偏差分q1に応じた電力供給を行うための出力値B1が出力される構成となっている。

次に第2の演算部62,72,82の構成を説明するが、上述した第1の演算部の場合と同様にいずれも同様の構成であるため、第2の演算部82を例にとって図4を参照しながら説明する。この第2の演算部82は、内部熱電対4cにおける温度検出値をメジャーループに、外部熱電対5cの温度検出値をマイナーループに組み込んだカスケード制御を行って制御信号B2を得るものであり、821〜824は比較演算部、I1は積分要素、P2は比例要素、D2は積分要素を示す。

ところで、これまで説明してきた制御部6は、実際にはCPU、プログラムを格納したROM及び温度設定値を記録したメモリなどにより構成され、または各演算プログラムによりソフト的に行われるものであるが、本実施の形態ではこのような演算をハード構成で行ってもよい。また切り替え部84(64)における第1の演算部81(61)から第2の演算部82(62)への切り替えのタイミングは、例えばウエハボート16を搬入した後昇温前に反応容器内の温度が安定したことを検出したとき、或いはウエハボート16を搬入した後所定時間が経過した後などとすることができ、その逆の切り替えのタイミング例えばプロセス後に反応容器内が所定の温度に降温したときなどとすることができる。

次に上述実施の形態の作用について説明する。上記の装置におけるウエハWに対する加熱は、該反応管1の側方側に設けられるヒータ3と上部側に設けられる天井ヒータ31とで行われるが、本実施の形態における要部は分割して設けられるヒータ3(3a,3b,3c)の制御方式にあることから、この点に着目しながら図5も参照して説明を行う。先ず基板であるウエハWを棚状に搭載したウエハボート16は、図5のt1時点においてボ−トエレベ−タ12を上昇させることで反応容器(反応管1及びマニホ−ルド23)内へと搬入され始める。このとき反応管1内は既に所定の温度例えば600℃程度となるように加熱されており、上下段ゾーンに対応する制御部6,8では、既述のように中段ゾーンの温度制御に追従するように切り替え部64,84にて第1の演算部61,81が選択されている。

先ずウエハボート16の上端部が反応容器内に進入し始めると、ウエハボート16及びウエハWはそれまで反応容器の外に位置していたので冷えており、このためサブヒータ3cの受け持ち範囲である反応容器の下段ゾーンの温度が一旦低くなる。またメインヒータ3bの受け持ち範囲である中段ゾーンの温度も冷たいウエハボート16の影響を受けて、下段ゾーンよりも程度は小さいが低くなる。そしてウエハボート16が中段ゾーンに到達すると、この中段ゾーンの温度も低下するが、ウエハボート16及びウエハWは反応容器内を上昇するにつれて徐々に温められていくため、ウエハボート16の搬入前の中段ゾーンの温度よりも低くなるとはいっても下段ゾーン程低くはならない。

こうしてウエハボート16が反応容器内に搬入されると、下段ゾーンが一番冷やされ、中段ゾーンも冷やされ、上段ゾーンがわずかに冷却されることになる。下段ゾーンに対応する制御部8では外部熱電対5cの温度が低くなるのでサブヒータ3cへの供給電力を急激に大きくしようとするが、温度目標値である中段ゾーンの温度検出値も低下するのでこの低下に応じてサブヒータ3cへの電力供給量の増加が少し抑えられる。その後は中段ゾーンの温度検出値の上昇に伴い、下段のサブヒータ3cの温度が高くなっていく。そして中段ゾーンでは外部熱電対5bの温度が温度目標値を越えてオーバシュートした状態となり、以後は外部熱電対5bの温度が温度目標値に向かって低下し、この温度の動きに追従して下段のサブヒータ3cへの電力供給量が制御され、サブヒータ3cの温度が中段のサブヒータ3cの温度の収束に合わせて温度目標値に収束していく。

また上段のサブヒータ3aにおいても中段のメインヒータ3bの温度の動きに追従して電力供給量が制御され、サブヒータ3aの温度が中段のメインヒータ3bの温度の収束に合わせて温度目標値に収束していく。なおサブヒータ3c(3a)が収束する温度は、図3で示したように中段の温度検出値に補正値を加算する演算を行っているので、例えば熱処理時(プロセス時)に中段ゾーンよりも下段ゾーンの温度目標値が例えば10℃高ければ、下段のサブヒータ3cが収束する温度は、メインヒータ3bの温度よりも10℃高い値となる。

そしてt2時点にてウエハボート16の搬入が完了し、t3時点まで反応容器内の各ゾーンの温度が安定すると、制御部6,8は第1の演算部61,81から第2の演算部62,82に切り替えてヒータ3a,3cの電力制御を行い、t3時点から昇温を開始し、所定のプロセス温度まで加熱した後、t4時点(詳しくは各ゾーンがプロセス温度に安定した後)においてウエハWに対して熱処理を行う。この熱処理の一例としては、例えば反応容器内を800℃程度に維持し、所定の成膜ガスをガス供給管23から反応容器内に供給すると共に排気管25から真空排気して所定の真空度に維持し、ウエハWに対して成膜処理を行うプロセスを挙げることができる。なお第1の演算部61,81から第2の演算部62,82への切り替えは、昇温途中あるいはプロセス温度に安定したときであってもよい。t5時点においてウエハW表面に所定の成膜が形成されると、例えば搬入時の温度である600℃程度まで降温した後、例えばt6時点において搬入時とは逆の手順でウエハボート16の搬出が行われる。

これまで述べてきたように、上述実施の形態によれば複数分割して設けられるヒータ3(3a,3b,3c)の温度制御において、上下段ゾーンの加熱制御を受け持つ制御部6,8は、ウエハWの搬入時に中段ゾーンの温度検出値を温度目標値としてこれと自己のゾーンの温度検出値とに基づいて温度制御を行っているため、各ゾーンの温度が速やかに温度目標値に安定する。例えば下段のサブヒータ3c近傍については、ウエハボート16の搬入により温度が低下するが、温度目標値である中段のメインヒータ3b近傍の温度も低下するため、温度目標値と温度検出値との偏差分が小さくなり、サブヒータ3cの発熱量の増加が緩やかになる。そしてサブヒータ3c近傍の温度は本来の温度目標値を越えてオーバシュートし、今度はサブヒータ3cの発熱量が小さくなろうとする(温度が低くなろうとする)が、メインヒータ3b近傍の温度に追従するので、従来のように温度目標値が一定だった場合に比べて温度の低下が緩やかになり、この結果温度の上下の振れが抑えられて温度目標値に速やかにソフトランディングする。また上段のサブヒータ3a近傍についてもメインヒータ3b近傍の温度に追従するので、温度が温度目標値に速やかに安定する。
