本発明は半導体集積回路、プリント配線基板、LCDモジュールの製造工程におけるフォトレジスト層を剥離するための剥離剤に関するものである。

半導体デバイス、LCDモジュールなどの配線は、アルミなどの抵抗が高いものが使用されてきた。しかし、配線の微細化のため、従来の高抵抗配線材料から抵抗の低い銅を配線材料に使用する方向で技術開発がなされている。そして、さらに銅よりも低抵抗にするため、銅合金が提案されている(例えば、特許文献1参照)。

半導体などの配線プロセスは、基体上にフォトレジストを塗布し、露光、現像の後、エッチングを行い、回路を形成した後、フォトレジストを基体上から剥離するか、回路形成の後、アッシングを行い、レジストを除去した後、残ったレジスト残渣を剥離する方法で製造される。フォトレジストを基体上から剥離するため、あるいはレジスト残渣を基体上から剥離するため、従来、様々なレジスト剥離剤が提案されてきた。例えば、特許文献2には、モノエタノールアミン類であるアルカノールアミンまたはポリアルキレンポリアミンのエチレンオキサイド付加物と、スルホン化合物と、グリコールモノアルキルエーテルからなるレジスト剥離剤組成物が開示されている。

ところが、モノエタノールアミンを用いた剥離剤組成物を銅及び銅合金配線プロセスに使用した場合、剥離剤組成物が銅又は銅合金を腐食してしまい、レジスト剥離剤としては満足できるものではなかった。

本発明者らは、銅配線プロセスにおいて銅を腐食しない剥離剤として、例えば、特許文献3に示すようなN−(2−ヒドロキシエチル)ピペラジンおよび/またはN−アルキル−N’−(2’−ヒドロキシエチル)ピペラジンを必須成分とするレジスト剥離剤等を提案した。

【発明が解決しようとする課題】
上述したように、従来提案されてきたレジスト剥離剤は、剥離性が不十分であったり、銅合金への腐食の問題があった。そのため、本発明の目的は、優れたレジスト剥離性を示すとともに、銅合金を侵さないレジスト剥離方法を提供することにある。

【課題を解決するための手段】
本発明者らは、レジスト剥離方法について鋭意検討した結果、以下の一般式で表されるピペラジン類を含んでなるレジスト剥離剤を用いた剥離方法が、優れたレジスト剥離性を示すとともに銅合金配線を侵さないレジスト剥離方法として用いることができることを見出し、本発明を完成させるに至った。
すなわち、本発明は銅と銀の合金を配線プロセスに使用するレジストを剥離する剥離剤において、以下の一般式で表されるピペラジン類を含んでなるレジスト剥離剤を用いた剥離方法である。

本発明のレジスト剥離剤を用いた剥離方法の必須成分は、以下の一般式で表されるピペラジン類である。

上述のアルキル基としては、炭素数1〜4のアルキル基が好ましく、具体的にはメチル基、エチル基、n−プロピル基、イソプロピル基、n−ブチル基、イソブチル基、ターシャリーブチル基などを例示することができる。

また、ヒドロキシルアルキル基としては、、炭素数2〜6のヒドロキシアルキル基が好ましく、具体的には、ヒドロキシエチル基、ヒドロキシプロピル基、ヒドロキシブチル基、ヒドロキシペンチル基、ヒドロキシヘキシル基等を例示することができる。

本発明に使用することができるピペラジン類を具体的に例示すると、N−メチル−N'−ヒドロキシエチルピペラジンが挙げられる。

本発明のレジスト剥離剤には、水及び/又は水溶性有機溶媒を添加して使用することができる。

本発明のレジスト剥離方法において、ピペラジン類、水、水溶性有機溶媒の比は、剥離するレジスト及び残渣の状態によって変化するため一該に決めることは困難であるが、ピペラジン類が1%〜90%、水が0〜90%、水溶性有機溶媒が0〜90%が好ましい。この範囲を超えても使用できないことはないが、レジスト及び残渣の剥離性が低下し、配線材料の銅と銀との合金に対してダメージを与えることがある。

本発明のレジスト剥離方法は、レジストを剥離する際に各成分を添加して使用しても良いし、あらかじめ各成分を混合しておいてから使用しても良い。

本発明のレジスト剥離方法は、無機質基体上に塗布されたフォトレジスト膜、または無機基体上に塗布されたフォトレジスト膜をドライエッチング後に残存するフォトレジスト層、あるいはドライエッチング後にアッシングを行い残存するフォトレジスト残渣物などを剥離する方法である。特に銅と銀の合金配線用のレジストを剥離する方法に用いられる。

実施例1〜3、比較例1〜5
シリコンウェハ上に、市販のポジ型フォトレジストを2μmの厚みで塗布し、プリベークした。次いで、マスクパターンを介して露光し、テトラメチルアンモニウムヒドロキシドで現像した。このシリコンウェハを表1に示す剥離液(実施例5の残部は水)に30℃、5分浸漬し、その後3分水洗いし、乾燥した。表面を走査型電子顕微鏡で観察し、レジストの剥離性を調べた。レジスト剥離性は、剥離できたレジスト比率を示すレジスト剥離率で示した。また、銅と銀の合金(銀の含有量:5重量%)を蒸着したシリコンウエハを50℃で1時間、表1に示す剥離液に浸漬し、合金の膜の厚さをシート抵抗値で測定した。浸漬前後の合金膜厚の差から合金に対する腐食速度を調べた。
