本発明は、半導体集積回路、液晶パネルの半導体素子回路等の製造において用いられるフォトレジスト剥離用組成物及びそれを用いるフォトレジストの剥離方法に関する。さらに詳しくは、半導体基板上又は液晶用ガラス基板上に配線を形成する際に不要となったフォトレジスト残渣を効果的に除去可能なフォトレジスト剥離用組成物に関する。

【従来の技術】
フォトレジスト剥離用組成物は、半導体集積回路、液晶パネルの半導体素子回路等の製造において用いられるフォトレジストを基板上から剥離する際に用いられる。液晶パネルの半導体素子回路又は付随する電極部の製造は、例えば、以下のようにして行われる。まず、シリコン、ガラス等の基板上にCVDやスパッタ等で形成された金属膜上やSiO2膜等の絶縁膜上に、フォトレジストを均一に塗布し、これを露光、現像処理してレジストパターンを形成する;つぎに、パターン形成されたフォトレジストをマスクとして上記金属膜や絶縁膜を選択的にエッチングする;その後、不要となったフォトレジスト層を剥離用組成物を用いて剥離・除去する;これらの操作を繰り返すことにより上記回路または電極部の形成が行われる。上記金属膜としては、アルミニウム、アルミニウム−銅等のアルミニウム合金;チタン、窒化チタン等;a−Si、p−Si等のシリコン等が用いられ、これらは単層または複数層にて基板上に形成され、エッチング処理を経て金属配線が形成される。

従来、フォトレジストの剥離には、有機アミン、無機アルカリ、有機酸、無機酸などの化合物を単独もしくは2種以上組合せて有機溶剤あるいは水に溶解し、必要に応じて、添加物を配合した剥離用組成物が用いられている。例えば、モノエタノールアミン(MEA)と有機溶剤との混合液からなる非水系の剥離液が広く使用されているが、剥離処理後の水洗工程においてアルミニウム配線を腐食してしまうという欠点を持っている。

一方、アルミニウム防食性を向上させたレジスト剥離用組成物としては、例えば、N−ヒドロキシアルキル置換のアミン及び含窒素複素環式ヒドロキシ化合物からなる群から選ばれる少なくとも1種の含窒素有機ヒドロキシ化合物並びにピロカテコールを含有してなるレジスト用剥離液(例えば、特許文献1参照。)、有機アミン、水を含有するレジスト剥離剤にマルトール、またはコウジ酸等から選択される特定の防食剤を添加するレジスト剥離剤組成物(例えば、特許文献2参照。)等が知られている。

しかし、近年の配線材料の微細化に伴い、アルミニウム等の配線材料に対する金属腐食量の要求レベルがますます厳しくなってきており、上記特許文献2に記載のレジスト剥離用組成物であってもアルミニウム配線材料に対する防食性は用途によっては必ずしも十分でなく、特に剥離処理後の水洗工程におけるアルミニウム腐食を良好に防止することはできない。

従って、熱やエッチングにより変質したフォトレジスト、もしくはアッシングされたレジスト残渣を効果的に剥離・除去し、微細化された金属配線材料に対しても腐食を良好に抑制できる、優れた性能のフォトレジスト剥離用組成物が望まれている。

【発明が解決しようとする課題】
上述の現状に鑑み、本発明の目的は、剥離・除去性に優れ、金属配線材料に対する優れた防食性を有し、なおかつ剥離処理後の水洗工程においても金属配線材料の腐食を良好に抑制することができるフォトレジスト剥離用組成物及びそれを用いるフォトレジスト剥離方法を提供することにある。

【課題を解決するための手段】
発明者は上記課題を解決するため種々の実験を重ねた結果、特定のピラノン系化合物に対してモノイソプロパノールアミン及び/又はジグリコールアミンと極性有機溶媒とを組み合わせることでレジスト残渣を効果的に除去でき、しかも配線材料に対する防食性にも優れることを見出し、本発明を完成させるに至った。

本発明のレジスト剥離用組成物は、上記一般式(1)で示される化合物の少なくとも1種(A)、モノイソプロパノールアミン及びジグリコールアミンからなる群から選択される少なくとも1種の有機アミン(B)、並びに極性有機溶剤(C)を含有し、かつ水を含有しない。

半導体基板または液晶用ガラス基板を用いて半導体素子を作製する場合の1例を挙げ、本発明の組成物を使用した半導体基板又は液晶用ガラス基板のレジスト剥離方法を説明する。まず、基材上にCVD、スパッタリング等によりAl合金等の金属膜やSiO2等の絶縁膜を形成する。次いで、その上にフォトレジストを成膜しフォトマスクを載置して露光し、現像などの処理を行い、パターン形成を行なう。パターン形成されたフォトレジストをエッチングマスクとして金属薄膜をエッチングする。その後、不要となったレジスト残渣を、本発明の組成物を用いて剥離・除去する。具体的には、エッチング後の半導体基板上又は液晶用ガラス基板上のフォトレジストを本発明の組成物に浸漬するか、又は、本発明の組成物をシャワー吹き付けすることにより処理する工程、純水シャワー等によるリンス工程、及び、窒素等による乾燥工程を経る。浸漬温度は通常24〜75℃、浸漬時間は通常30秒〜30分である。このようにして、表面に配線等が形成された半導体素子などが製造される。

以下に実施例および比較例を示して、本発明をさらに詳細に説明するが、本発明はこれらに限定されるものではない。

実施例1〜6、比較例1〜9
Alが蒸着されたガラス上に1μmの膜厚で膜付けされたフォトレジスト(ノボラック樹脂/ジアゾナフトキノン系レジスト。ナガセケムテックス社製)を100℃で2分間ベークし、超高圧水銀ランプで露光した後、2.38%TMAH(テトラメチルアンモニウムハイドロオキサイド)水溶液で現像した。その後、りん酸/酢酸/硝酸系のエッチング液を用いてエッチングし、水洗、乾燥後、さらに160℃で2分間ベークしたAl配線パターンを剥離対象物とした。

【発明の効果】
本発明によれば、このように、化合物(A)、モノイソプロパノールアミン及びジグリコールアミンからなる群から選択される少なくとも1種の有機アミン(B)、並びに極性有機溶剤(C)からなるレジスト剥離用組成物は、剥離・除去性に優れ、金属配線材料に対する優れた防食性を有し、なおかつ剥離処理後の水洗工程においても金属配線材料の腐食を良好に抑制することができる。
本発明の組成物を半導体又は液晶用の素子回路等の製造工程における配線形成時に生成するレジスト残渣の除去に用いることにより、金属配線材料を腐食することなくレジスト残渣が効率的に除去される。また、剥離処理後に直接水洗を行なった場合においても、アルミニウムの腐食が良好に防止されるため、アルコールリンスのような中間リンスが必要なく、経済性にも優れている。

A photoresist (novolak resin / diazonaphthoquinone-based resist; manufactured by Nagase ChemteX Corp.) coated on Al-deposited glass with a film thickness of 1 μm was baked at 100 ° C. for 2 minutes and exposed to an ultra-high pressure mercury lamp. Thereafter, development was performed with a 2.38% aqueous solution of TMAH (tetramethylammonium hydroxide). Thereafter, etching was performed using a phosphoric acid / acetic acid / nitric acid-based etchant, washed with water, dried, and baked at 160 ° C. for 2 minutes to obtain an Al wiring pattern.

The object to be stripped was immersed in a photoresist stripper composition having the composition (% by weight) shown in Tables 1 and 2 at 80 ° C. for 1 minute, and then gently immersed in a petri dish filled with pure water for 2 minutes at room temperature. By using the composition of the present invention for removing a resist residue generated at the time of forming a wiring in a manufacturing process of an element circuit for a semiconductor or a liquid crystal, the resist residue is efficiently removed without corroding a metal wiring material. Further, even in the case where water washing is directly performed after the peeling treatment, corrosion of aluminum is well prevented, so that an intermediate rinse such as alcohol rinse is not required, and the economy is excellent.
The resist stripping method of the present invention is suitably used in a process of manufacturing an electronic circuit or the like for a semiconductor or a liquid crystal.
