【発明の属する技術分野】
本発明は、チップを基板上にボンディングしたあと、ボンディング結果にボンディング不良がある場合、そのボンディング不良となったチップを取り外すボンディング不良チップ取り外し方法およびボンディング不良チップを取り外しを可能としたボンディング装置に関する。

【従来の技術】
チップの電極と基板の電極とをバンプを介して接合するフリップチップ・ボンディングは、実装面積が小さく、回路の配線長さが短いなどの利点があり、高密度実装に適したボンディング方法として広く用いられている。

このフリップチップ・ボンディングを行うボンディング装置は、X−Y平面座標上で平面移動可能な可動テーブル上の所定位置に基板を置き、垂直方向に往復動可能なヘッドの先端部にアタッチメントを介してチップを真空吸着し、チップと基板の位置合わせを行ったのちに、ヘッドを下降させて、チップを基板に対して加熱押圧させて、両者を接合するものである。

このようにして、チップが基板にボンディングされるが、そのボンディング結果に不具合、つまり、ボンディング不良が生じることもある。したがって、ボンディング動作が終了した後、ボンディング状態を検査して、チップと基板が適正なボンディング状態となっているか否かを検査する。

特に、試作品にあっては、後の量産に向けて、適正なボンディングがなされるかどうかを念入りに検査することが行われる。また、特注品等少量生産品の場合も念入りな検査が行われる。これらの場合、もし、ボンディング不良が発見された場合には、ボンディング不良となったチップを基板から取り外して、再度、上述したボンディングを試みることが多い、

たとえば、1枚の基板上に多数のチップがフリップチップ・ボンディングされるような場合、すべてのチップの基板に対するボンディングが終了したあと、ボンディング状態を検査して、それぞれのチップが基板に対して適正にボンディングされているかを検査する。この検査によって、仮に、ボンディング不良となっている箇所が発見されると、作業者がそのボンディング不良箇所のチップを基板から剥がして、その部分に対して、再度、ボンディングする。

【発明が解決しようとする課題】
このように、従来では、ボンディングを行ったあと、ボンディング不良がある場合には、作業者がそれを取り外すのが一般的である。これは、従来のこの種のボンディング装置は、ボンディングされたチップを基板から取り外すボンディング不良チップ取り外し機能は有していないからであり、結局は、作業者が取り外し作業を行うことになる。

しかし、一旦、ボンディングされたチップを基板から取り外す際は、チップや基板を損傷しないように細心の注意を払って作業を行う必要があるので、精神的負担も大きく、また、取り外し作業に多くの時間と労力を要するなどの問題がある。

本発明は、上述の問題を解決するためになされたものであり、ボンディングされたチップを基板から取り外す作業の殆どを人手によらず行うことのできるボンディング不良チップ取り外し方法を提供することを目的とする。また、他の発明は、ボンディング不良チップ取り外し機能をボンディング装置に組み込むことによって、ボンディング不良となったチップを基板から取り外す作業を効率よく行うことができるボンディング装置を提供することを目的としている。

【課題を解決するための手段】
上述した目的を達成するために、本発明のボンディング装置は、先端部にボンディング対象となるチップを保持し上下方向に往復動可能なヘッドと、チップを取り付けるための基板が載置され2次元平面上を任意に移動可能な可動テーブルとを有し、ヘッドの先端側に取り付けられたチップと可動テーブル側に載置された基板とをヘッドによって所定時間だけ加熱押圧することでチップを基板にボンディングするボンディング装置において、そのボンディング結果にボンディング不良があった場合、ボンディング不良チップの取り外し処理を可能とし、ヘッドの先端部にはボンディング不良チップを吸着するためのアタッチメントが取り付けられ、そのアタッチメントにはヘッドによってチップを真空吸着するための空気流通孔が設けられ、ボンディング不良チップはそのアタッチメントを介してヘッドによって真空吸着され、そのアタッチメントはボンディング時と取り外し処理時とで異なったアタッチメントが用いられ、取り外し処理時に用いられるアタッチメントは、ボンディング時で用いられるアタッチメントよりも、吸着力を大きくするために、ボンディング不良チップに対する吸着面積を大きくしたものである。

このように、本発明のボンディング装置は、ボンディング不良となったチップを基板から取り外す機能を有したので、1台のボンディング装置で、ボンディング動作と取り外し動作の両方を行うことができる。これによって、ボンディングを行ったあと、ボンディング不良があっても、ただちに、そのボンディング不良となったチップを基板から取り外すことができるので、取り外し作業を効率よく行うことができる。また、チップ取り外し用のアタッチメントを用意することによって、ボンディング不良となったチップを基板から取り外す取り外し処理を確実にしかも効率よく行うことができる。

また、吸着面積を大きくする手段として、空気流通孔の少なくともチップ吸着面側端部はその開口面積を大きくする加工が施されるのが好ましい。

この構成を採用すると、ボンディング不良となったチップを強い吸着力で吸着することができ、基板からの不良チップの取り外しを確実にしかも効率よく行うことができる。

【発明の実施の形態】
以下、本発明の実施の形態について説明する。なお、この実施の形態で説明する内容は、本発明のボンディング不良チップ取り外し方法についての説明と、このボンディング不良チップ取り外し方法によるボンディング不良チップ取り外し機能を有したボンディング装置についての説明を含むものである。

図1は、本発明のボンディング装置の実施の形態を説明する正面図、図2は、その側面図である。ボンディング装置の概略的な構成としては、垂直方向(矢印Z−Z’方向)に上下動可能なヘッド1と、このヘッド1を上下方向に昇降させるための駆動源としてのモータ2と、このモータ2の回転力を上下方向の運動に変換してヘッド1に伝達する動力伝達機構3と、ヘッド1の先端部の下方に設けられ、X−Y平面座標上の任意の位置に移動可能な可動テーブル4と、この可動テーブル4とヘッド1との間を水平方向(Y−Y’方向)に、シリンダ5とロッド6などの駆動手段によって往復動可能な光学ユニット7を有した構成となっている。

動力伝達機構3は、ガイドレール31に沿って上下方向(矢印Z−Z’方向)に昇降する昇降子32と、この昇降子32にその上端部が連結され昇降子32の動きをヘッド1に伝達するロッド33と、このロッド33の下端部とヘッド1との間に介在されてガイドレール34に沿って上下方向(矢印Z−Z’方向)に移動するスライダ35などから構成されており、モータ2の正逆回転によって昇降子32が上下方向(矢印Z−Z’方向)に動き、それによって、ヘッド1を上下動させることができるようになっている。

たとえば、モータ2が正回転した場合には、そのモータ2の正方向の回転力によって昇降子32が矢印Z’方向の直線運動を行い、その直線運動がロッド33によってスライダ35に伝達され、スライダ35がガイドレール34に沿って矢印Z’方向に動くことで、ヘッド1が下降する。また、モータ2が逆回転した場合には、そのモータ2の逆方向の回転力によって昇降子32が矢印Z方向の直線運動を行い、その直線運動がロッド33によってスライダ35に伝達され、スライダ35がガイドレール34に沿って矢印Z方向に動くことで、ヘッド1が上昇する。

また、ヘッド1は、その先端部でボンディング対象となるチップ8を真空吸着するが、その際、ヘッド1の先端部としての役目をなすアタッチメント9を介してチップ8を真空吸着する。したがって、ヘッド1は、その内部に、チップ8やアタッチメント9を真空吸着したり圧縮空気をヘッド1の先端から外部に送出したりする空気流通孔(図示せず)が図示上下方向に設けられている。また、このヘッド1はその先端部にチップ加熱用としてのセラミックヒータなどのヒータ(図示せず)が埋設されている。

アタッチメント9は、チップ8や基板10の種類などに対応して種々用意されるもので、ヘッド1に対して容易に着脱できるように、ヘッド1の先端部に真空吸着によって取り付けられるようになっている。

一方、可動テーブル4は、モータ11によってX−Y平面座標上の任意の位置に移動可能となっている。この可動テーブル4は、複数の基板10を所定位置で保持可能な基板保持用ステージ41と、チップを収納するためのチップトレイ42が設けられるチップトレイ保持用ステージ43を有し、基板保持用ステージ41には複数種の基板10の取り付けが可能となるようにそれぞれの基板10に対応した基板保持治具44が着脱自在に取り付け可能となっている。この基板保持用ステージ41には、基板保持治具44に保持された基板10を加熱するためのヒータ(図示せず)が埋め込まれている。

また、チップトレイ保持用ステージ43に設けられたチップトレイ42は、複数種類のチップ8をそれぞれの種類ごとに収納できるように、チップトレイ保持用ステージ43上に複数個設けられている。

このような構成のボンディング装置の全体的な動作手順について、以下に説明する。

まず、基板10に対応した基板保持冶具44を基板保持用ステージ41に固定し、その基板保持冶具44上に基板10を置く。その基板10は、基板保持用ステージ41上で真空吸着によって保持される。一方、その基板10にボンディングするチップ8は、所定のチップトレイ42に収納しておく。

この状態で、可動テーブル4が駆動される。この可動テーブル4は、チップトレイ42に収納されたチップ8が、ヘッド1に取り付けられたアタッチメント9に対向するように、X−Y平面座標上でXY方向に水平移動される。そして、チップトレイ42に収納されたチップ8が、ヘッド1に取り付けられたアタッチメント9に対向すると、その位置でヘッド1を下降させ、ヘッド1の先端部に取り付けられたアタッチメント9でチップ8を真空吸着させたのちヘッド1を上昇させる。

ここで、再び可動テーブル4が駆動され、今度は、アタッチメント9に吸着されたチップ8が基板10のボンディング位置となるように、基板10がX−Y平面上で水平移動される。そして、基板10とアタッチメント9に真空吸着されたチップ8とが対向する位置になると、光学ユニット7が前方(矢印Y方向)に移動し、アタッチメント9に吸着されたチップ8と基板10との間に到達する。すると、光学ユニット7は、チップ8と基板10との位置認識を行う。位置認識が終了すると、光学ユニット7は矢印Y’方向に後退して、元の位置に戻る。そして、可動テーブル4は、光学ユニット7による位置認識結果に基づいて、X−Y平面座標上で水平移動し、基板10とチップ8の正確な位置合わせを行う。

このように、基板10とチップ8の正確な位置合わせが終了すると、ボンディング動作が開始される。そのボンディング動作手順の概要について図4のフローチャートを参照しながら説明する。この図4のフローチャートは、上述した光学ユニット7による位置認識が終了し、基板10とチップ8の正確な位置合わせが終了したあとの動作手順について説明するものである。

なお、上述した位置合わせの終了した段階では、すでに、ヘッド1内に埋設されている図示しないヒータによってチップ8に対する加熱が行われている。ここで、チップ8が所定の温度に達した状態、つまり、バンプとしての半田や熱可塑性樹脂が溶融可能な温度に達した状態となると(ステップS1)、ヘッド1が下降してチップ8を基板10に対して所定の力で加熱押圧する(ステップS2)。

そして、その加熱押圧状態を所定時間保持し(ステップS3)、所定時間経過したらアタッチメント9によるチップ8の真空吸着状態を解除するとともにチップ8をアタッチメント9から確実に離脱させるための圧縮空気噴出を行う(ステップS4)。

この圧縮空気噴出は、基板10側に接合されたチップ8をアタッチメント9から確実に離脱させるために行われるもので、ヘッド1内に設けられた図示しない空気流通孔を通って送られてくる圧縮空気をアタッチメント9に設けられた空気流通孔93から送出することによって行われる。

この圧縮空気噴出によって、チップ8は、アタッチメント9から確実に離れ、チップ8が基板10側に接合された状態となる。その後、ヘッド1が上昇する(ステップS5)。

以上のような手順によって、ある1つのチップ8を基板10にボンディングする動作が終了する。たとえば、1つの基板10上に多数のチップ8をボンディングする場合は、上述の動作(図4のステップS1以前に行われるチップ8と基板10の位置合わせまでの動作をも含む)を繰り返し行う。

そして、すべてのチップ8に対して上述したような動作が終了すると、今度は、そのボンディングの状態を検査する。

このボンディング状態の検査は、作業者の目視や電気的な検査によって行われる。そして、ボンディング結果に不具合(ボンディング不良)が発見されると、そのボンディング不良となっているチップ8を基板10から取り外す工程(これを取り外し工程という)を行う。次に、この取り外し工程の動作手順を図5に示すフローチャートにより説明する。

まず、ヘッド1の先端部に、取り外し工程で用いられるアタッチメント20(図6参照)を取り付ける(ステップS11)。この取り外し工程で用いられるアタッチメント(以下、チップ取り外し用アタッチメントという)20は、ボンディング不良となったチップ8(以下、取り外し対象チップ8という)に対応したアタッチメントであり、そのチップ8をボンディングしたときに用いたアタッチメント9(図3参照)に対して、空気流通孔93のチップ吸着側端部が異なるものである。

このチップ取り外し用アタッチメント20は、図3で示したアタッチメント9と同様に、平板状のプレート201の下面側中央部に直方体状の凸状部202が形成された形状をなし、その凸状部202にプレート201の上面から下面までを貫く4個の空気流通孔203が設けられている。このチップ取り外し用アタッチメント20は、図3で示したアタッチメント9に対して、空気流通孔203におけるチップ吸着面側端部に工夫がなされている点が異なる。

すなわち、取り外し対象チップ8を基板10から取り外す際は、基板10に接合されたチップ8を引き剥がす動作がなされるので、ボンディングする場合に比べて、より大きな吸着力でチップ8を吸着する必要がある。

そこで、吸着面積を大きくして、より大きな吸着力が得られるように、空気流通孔203のチップ吸着面側端部の開口面を大きくするための凹状のザグリ204を形成する。このザグリ204は、種々の形態が考えられるが、その一例としては、図6で示すように、複数(この例では4個)の空気流通孔203のチップ吸着面側端部全体に共通の長円状の凹部となるザグリ204を形成する。つまり、このザグリ204は、図6(B),(C)に示すように、4個の空気流通孔203を囲むような長円形の凹部となっている。

このように形成されたチップ取り外し用アタッチメント20は、チップ8や基板10の種類ごとにあらかじめ用意される。なお、ザグリ204は、空気流通孔203のチップ吸着面側端部だけではなく、図7に示すように、チップ吸着面側端部にザグリ204aを設け、かつヘッド1側の端部にもザグリ204bを設けるようにしてもよい。

ここで、図5のフローチャートに説明を戻す。前述したように、まず、図6で示すようなチップ取り外し用アタッチメント20をヘッド1の先端部に取り付ける(ステップS11)。そして、取り外し対象チップ8が実装されている基板10を基板保持用ステージ41に固定された基板保持治具44上に真空吸着によって保持する(ステップS12)。

このような設定を作業者が行ったのちに、可動テーブル4をX−Y平面座標上で水平移動させ、ヘッド1に取り付けられたチップ取り外し用アタッチメント20と取り外し対象チップ8が対向するように、つまり、チップ取り外し用アタッチメント20の空気流通孔203のチップ吸着面側端部が取り外し対象チップ8を吸着可能となるように両者を位置合わせする(ステップS13)。なお、このとき、光学ユニット7を前進させ、チップ取り外し用アタッチメント20と取り外し対象チップ8の位置認識を行い、その位置認識結果を用いて、可動テーブル4を微調整して、チップ取り外し用アタッチメント20と取り外し対象チップ8とを位置合わせするようにしてもよい。

このように、チップ取り外し用アタッチメント20と取り外し対象チップ8の位置合わせがなされると、ヘッド1を下降させて、チップ取り外し用アタッチメント20によって取り外し対象チップ8を加熱押圧する(ステップS14)。なお、上述した位置合わせの終了した段階では、すでに、ヘッド1内に埋設されている図示しないヒータによりチップ取り外し用アタッチメント20は所定の温度に達した状態、つまり、バンプとしての半田や熱可塑性樹脂が溶融可能な温度に達した状態となっている。

これによって、取り外し対象チップ8に対し、ヘッド1によって加熱押圧がなされ、あらかじめ設定した時間、その加熱押圧状態が保持される(ステップS15)。

そして、一定時間の加熱押圧なされると、取り外し対象チップ8を吸着するための真空吸着動作が開始され(ステップS16)、その状態でヘッド1を上昇させる(ステップS17)。これによって、取り外し対象チップ8は、基板10から剥がされてチップ取り外し用アタッチメント20に吸着された状態で上昇する。

以上、ステップS11からステップS17が取り外し対象チップ8の取り外し手順である。これら一連の取り外し手順において、作業者は図5におけるステップS11,S12の操作、すなわち、チップ取り外し用アタッチメント20をヘッド1にセットするとともに、取り外し対象チップ8の実装されている基板10を基板保持用ステージ41上に固定された基板保持治具44上に保持させる操作を行うだけでよく、それ以降の処理は自動的になされる。

ところで、以上説明した取り外し動作を確実に行うためには、取り外し対象チップ8に対する加熱温度や、取り外し対象チップ8を吸着後のヘッド1の上昇速度などの値を適切なものとしたり、取り外しの手順を最適な手順とする必要がある。

まず、取り外し対象チップ8を加熱する際の加熱温度は、その取り外し対象チップ8をボンディングしたときの加熱温度よりも高く設定する。また、取り外し対象チップ8をチップ取り外し用アタッチメント20で吸着して上昇させる際、取り外し対象チップ8が基板10から剥がれるまでの間はきわめてゆっくりとした速度で上昇させる必要がある。

ここで、あるチップをボンディングするときのボンディング条件と、そのチップがボンディング不良となった場合、そのボンディング不良となったチップ(取り外し対象チップ)を取り外す際の取り外し条件の一例について説明する。

まず、ボンディング条件として、あるチップ(チップ8とする)を熱可塑性樹脂によって、ある基板(基板10とする)にボンディングするものとし、その熱可塑性樹脂は110℃から135℃の温度で接着できるものとする。そして、ボンディングを行う際は、ヘッド1内に設けられた図示しないヒータを作動させ、接着温度が110℃から135℃となるようにし、その状態で約10秒間、所定の押圧力、たとえば400g/cm2 を与えた状態で保持する。なお、接着温度を110℃から135℃とするために、この場合、ヘッド1の先端温度を160℃とした。

そして、その後、ヘッド1内のヒータをオフさせて圧縮空気をチップ8に当てることで強制冷却を行って、ヘッド1の先端温度を90℃にまで下げる。その後、ヘッド1を上昇させる。なお、このボンディング動作を行う際の基板保持用ステージ41側の温度(基板10に対する加熱温度)は基板保持用ステージ41内に設けられた図示しないヒータによって約100℃に設定しておく。また、ヒータは、この実施の形態では、最高設定値として450℃まで可能なものが採用されている。

一方、以上のようなボンディング条件でボンディングされたチップ8に対する取り外し条件としては、上述した熱可塑性樹脂が120℃で溶融するものとすれば、それより十分高い加熱温度とするために、ヘッド1を180℃として30秒間、所定の押圧状態(ボンディング時と同じ圧力)を保持する。そして、その30秒間の加熱押圧終了後、チップ取り外し用アタッチメント20に取り外し対象チップ8を真空吸着させ、その状態でヘッド1を上昇させる。このとき、取り外し対象チップ8が基板10から剥がれるまでの間のヘッドの上昇速度は、通常の速度、すなわちボンディング時の上昇時、下降時、取り外しの際の下降時、に比べ、1/3〜1/20となる速度、好ましくは1/5〜1/10となる速度、たとえば5mm/secを採用した。なお、この取り外し動作を行う際の基板保持用ステージ41側の温度(基板10に対する加熱温度)は、ボンディング時と同じく、ヒータによって約100℃に設定しておく。

このように、取り外しを行う際は、アタッチメントを取り外し専用のアタッチメント(チップ取り外し用アタッチメント20)とし、取り外し対象チップ8に対して、ボンディング時の加熱温度よりも高い温度で、しかも、ボンディング時よりも長い時間加熱したのちに真空吸着し、ヘッド1を当初はゆっくりとした速度(この場合、5mm/sec)で上昇させることによって、取り外し対象チップ8を基板10から確実に引き剥がすことができる。

なお、取り外し対象チップ8が基板10から剥がれたあとは、ヘッド1の上昇速度を速くしてもよい。つまり、ヘッド1の上昇速度は、取り外し対象チップ8が基板10から剥がれるまでの間と、取り外し対象チップ8が基板10から剥がれたあとでは異ならせることができ、取り外し対象チップ8が基板10から剥がれたあとは、ヘッド1の上昇速度を速くすることによって、取り外し工程を効率よく短時間で行うことができる。

なお、本発明は上述の実施の形態に限られるものではなく、本発明の要旨を逸脱しない範囲で種々変形実施可能となるものである。たとえば、前述の実施の形態では、チップ8を基板10に対して熱可塑性樹脂で接合するようにしたが、これは熱可塑性樹脂でなく半田であってもよい。また、ボンディング方法として、フリップチップ工法の例を示したが、チップ8と基板10とを接触させたのち所定時間だけ加熱押圧することでボンディングするものであれば、他のボンディング工法にも本発明を適用することができる。

また、前述の実施の形態では、チップ取り外し用アタッチメント20の空気流通孔203のチップ吸着面側端部やヘッド1側端部に設けられるザグリ204は、複数の空気流通孔端部全体を囲むような長円形としたが、これに限られるものではなく、たとえば、1個の空気流通孔203ごとにその周囲を囲むように凹部となるザグリを設けるようにしてもよい。

また、ボンディングと不良チップ取り外しを同じボンディング装置で行う例を示したが、たとえば、両機能を有するボンディング装置を2台用意し、1台をボンディング用とし、もう1台を不良チップ取り外し用として使用しても良い。さらには、両機能を有する3台のボンディング装置を用意し、2台をボンディング用に使用し、残りの1台をボンディングと不良チップ取り外しの両機能を実行するものとして使用するようにしても良い。このように、1つのボンディング装置に、ボンディングと不良チップ取り外しの両機能を実行できるように構成したので、複数のボンディング装置を利用する場合、不良発生状況に応じ、適切な機能配置が可能となる。

【発明の効果】
