本発明は、光学薄膜の製造方法に関する。

【従来の技術】
反射防止膜、ビームスプリッター、バンドパスフィルターなどの光学薄膜を形成する場合、真空蒸着法が従来より多用されている。しかし真空蒸着法で形成した膜は一般に、密度が低いために膜強度が弱く、傷付き易いこと、膜の内部に水分を吸着して光学特性が変化すること、結晶化し易く膜表面の凹凸が大きくなり易いため散乱が大きいこと等の問題を有している。

近年、真空蒸着法の欠点を解消するため、イオンプレーティング法やイオンアシスト法が用いられている。例えば、特開平4−178861号公報には、基板に高周波電圧を印加して薄膜を形成するいわゆるイオンプレーティング法と、イオンを照射して薄膜を形成するいわゆるイオンアシスト法の両方を併用する方法が開示されている。

【発明が解決しようとする課題】
ところで、イオンプレーティング法やイオンアシスト法においては、フッ化物膜を形成することが非常に難しいものとなっている。これは、フッ化物に高エネルギーのイオンが入射すると、フッ素が解離して光学的に吸収が発生するためである。そのため、光学薄膜の成膜において、イオンプレーティング法やイオンアシスト法は、酸化物の成膜に限定されているのが現状である。

フッ化物を含む基板や薄膜上に対し、イオンプレーティング法やイオンアシスト法によって薄膜を形成する場合においても、同様の問題が発生する。すなわち、酸化物薄膜の厚さが薄い薄膜形成の初期段階では、入射するイオンが薄膜を貫通して下地のフッ化物基板やフッ化物薄膜に衝突する。その結果、フッ素が解離し光学的な吸収が発生する。

本発明は、このような問題点を考慮してなされたものであり、フッ化物を含む基板やフッ化物薄膜上にイオンプレーティング法やイオンアシスト法で酸化物薄膜を形成するに際し、下地に光学的な吸収が発生することのない光学薄膜の製造方法の提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、請求項1の発明の光学薄膜の製造方法は、フッ化物を含む基板面に所定の膜厚を有する光学薄膜を形成する光学薄膜の製造方法であって、前記所定の膜厚の一部を真空蒸着法により第1の酸化物膜で形成した後、該第1の酸化物膜に続いてイオンプレーティング法またはイオンアシスト法により前記第1の酸化物膜と同一材質で第2の酸化物膜を形成し、前記第1の酸化物膜の膜厚と前記第2の酸化物膜の膜厚の和が前記所定の膜厚となることを特徴とする。

請求項2の発明の光学薄膜の製造方法は、フッ化物薄膜の膜面に所定の膜厚を有する光学薄膜を形成する光学薄膜の製造方法であって、前記所定の膜厚の一部を真空蒸着法により第1の酸化物膜で形成した後、該第1の酸化物膜に続いてイオンプレーティング法またはイオンアシスト法により前記第1の酸化物膜と同一材質で第2の酸化物膜を形成し、前記第1の酸化物膜の膜厚と前記第2の酸化物膜の膜厚の和が前記所定の膜厚となることを特徴とする。

請求項3の発明の光学薄膜の製造方法は、請求項1又は請求項2の第1の酸化物膜及び前記第2の酸化物膜がSiO 2 であることを特徴とする。

以上の請求項の発明では、フッ化物基板やフッ化物薄膜の上に、まず真空蒸着法により酸化物膜を形成する。真空蒸着法では、下地にイオンが入射することがないので光吸収が発生することがない。このように最初に真空蒸着法で形成する酸化物膜は、下地にイオンが衝突するのを防ぐバリヤ層として機能するものである。

このバリヤ層は厚ければそれだけイオンが衝突するのを防ぐ効果が高いが、バリヤ層が必要以上に厚い場合には、上述したような真空蒸着法の欠点が顕著に現れる。したがって、バリヤ層の厚さは、必要最低限にするのが好ましい。本発明者らが検討した結果、真空蒸着法により形成した薄膜が最低5nmあれば、その上にイオンプレーティング法またはイオンアシスト法により酸化物膜を形成しても、光吸収がほとんど発生しないことが判明した。なお、真空蒸着法によって形成する酸化物膜の膜厚は、5nm〜20nm程度が好適であるが、要求される光学特性によっては更に厚くしても良い場合もある。

最初に形成する酸化物膜がSiO2の場合、真空蒸着法で形成する薄膜としては膜密度が比較的高いため、下地を保護する効果が高い。従って、酸化物膜がSiO2の場合は、真空蒸着法により形成する層をできるだけ薄くしたい場合や、わずかでもフッ素の解離が生じるとフッ化物の光吸収が発生するような紫外域での用途の場合に特に有効である。

ここでフッ化物基板とは、例えばCaF2結晶等の結晶材料、FK0l(ショット社製、商品名)等の光学ガラスであり、フッ化物薄膜とは、MgF2をはじめとする各種フッ化物薄膜である。

【発明の実施の形態】
(実施の形態1)
この実施の形態では、基板としてCaF2製レンズを用いた反射防止膜の例を示す。CaF2製の基板は水分により変質し易いので、イオンプレーティング法やイオンアシスト法により密度の高い薄膜を表面に形成して保護するのが望ましい。

この実施の形態では、250nmを設計波長入として、基板から1層目が厚さλ/4のAl2O3層、2層目が厚さλ/2のHfO2層、3層目が厚さλ/4のMgF2層からなる反射防止膜を形成する。

図1は、成膜装置を示す。この成膜装置では、通常の真空蒸着法及びイオンプレーティング法によって基板3に成膜することが可能となっている。真空蒸着を行う機構では、電子銃1により蒸着材料2を加熱して基板3上に薄膜を形成し、イオンプレーティングを行う機構では、基板3が取り付けられているドーム4に高周波電源(RF電源)5から高周波を印加して薄膜を形成するようになっている。

まず、真空槽6内を所定の真空度まで排気した後、蒸着材料2であるAl2O3を電子銃1により加熱し、真空蒸着法により膜厚20nmのAl2O3膜を成膜する。このAl2O3膜は、バリヤ層として機能する。続いて、真空槽6中に酸素ガスを2×10−2Pa導入しながらドーム4に高周波を印加し、ドーム4周辺にプラズマを発生させるイオンプレーティング法により、バリヤ層との合計で所定の光学的膜厚となるまでAl2O3膜を形成する。

その後、同様のイオンプレーティング法により、所定の光学的膜厚のHfO2膜を形成する。さらにその上に、真空蒸着法により所定の光学的膜厚のMgF2膜を形成した。

図2は以上のようにして形成した薄膜の分光透過率を示し、特性曲線Aがこの実施の形態の分光透過率である。この特性曲線Aでは、光学的な吸収はなく、250nm付近でほぼ100%の非常に高い透過率が得られている。

なお、この実施の形態では、基板3が取り付けられたドーム4に高周波(RF)を印加したイオンプレーティング法を用いたが、他のイオンフレーティング法であっても、あるいはイオンアシスト法でも同様の結果が得られている。

(比較例1)
比較例1では、真空蒸着法によるAl2O3層のバリヤ層を形成することなく、イオンプレーティング法によって基板3上に直接に薄膜を形成した。図2の特性曲線Bはこの比較例の分光透過率を示し、吸収の影響で、分光透過率が3%程度下がっており、光学部品としては好ましくないものとなっている。

(実施の形態2)
この実施の形態では、基板としてFK01(ショット社製、商品名)からなるレンズを用いた反射防止膜の例を示す。基板として用いるFK01は、成分としてCaF2が多量に含まれた光学ガラスである。

この実施の形態では、表1に示すようなTa2O5とMgF2から構成される8層の広帯域の反射防止膜を形成する。ここで、Ta2O5層は真空蒸着法で形成する場合、屈折率が不安定なため、できるだけイオンプレーティング法で形成する必要がある。しかし、実施の形態1と同様に、基板3にバリヤ層を設ける必要があり、さらにMgF2層の上に形成する場合にもバリヤ層が必要になる。

そこで、Ta205層を形成する場合、最初の10nm厚さ分だけは真空蒸着法で形成し、その後、実施の形態1で用いたのと同様のイオンプレーティング法で所定の膜厚になるようにした。MgF2層は真空蒸着法で形成した。

図3は以上のようにして形成した薄膜の分光反射率を示す。350nmから800nmの広い範囲で反射率が1%以下となっている。また、この波長範囲で光学的な吸収が0.5%以下と非常に少ないことも確認できた。

(実施の形態3)
この実施の形態では、基板としてBK7製のプリズムを用い、2つのプリズムを接合したビームスプリッターの例を示す。

表2はこの実施の形態で成膜した偏光分離膜の構成である。MgF2とPbF2との繰り返し成膜によって偏光ビームスプリッターを形成し、その上に保護膜としてSiO2膜を形成する。MgF2とPbF2は真空蒸着法で形成するが、SiO2は保護膜として硬さや耐湿性を要求されるため、イオンプレーティング法で形成する。

まず、プリズム上に、MgF2とPbF2の繰り返しからなる下地17層を真空蒸着法で形成した。その上に、5nmの厚さのSiO2膜を真空蒸着法で形成し、さらにその上にイオンプレーティング法により所定の厚さとなるまでSiO2膜を形成した。これをもう一つのプリズムと接合した。

図4は、接合後の分光透過率を示し、特性曲線PがP偏光、特性曲線SがS偏光である。450nm付近でP偏光の透過率はほぼ100%、S偏光の透過率はほぼ0%であり、完全にP偏光とS偏光とが分離されている。また、この偏光分離膜では、光学的な吸収もないことも確認した。

【発明の効果】
以上説明したように、請求項1〜3の発明によれば、フッ化物を含む基板やフッ化物薄膜の上に、所定の膜厚の酸化物膜を成膜する際に、所定の膜厚の一部を真空蒸着法により第1の酸化物膜で形成した後、その第1の酸化物膜の膜面にイオンプレーティング法またはイオンアシスト法により第1の酸化物膜と同一材質で第2の酸化物膜を形成し、第1の酸化物膜の膜厚と前記第2の酸化物膜の膜厚の和が前記所定の膜厚となるようにするため、フッ化物からフッ素が解離して光学的な吸収が発生することを防止でき、高い透過率を有する光学薄膜とすることができる。
