Description
光又は光子を検出するために、種々の装置が、例えば光電セルが公知になっており、ここでは高真空容器中において、光子が、光電陰極から電子の放射を引起こし、又は固体素子が公知になっており、ここでは光に依存した抵抗値が電気信号に変換される。公知の光子検出器の例は、とりわけPhotonendetektoren fuer VU、シュトリューダ(L. Strueder)、ケメル(J. Kemmer)、Neuartige Detektoren fuer die Roentgen−Astrophysik、Phys.Bl.52(1996)21、MOS−CCD−Kameras der Elektronik−Industrien、Firmenkataloge及びPhoto−Widerstande aus Halbleitermaterial:ガメル(J.C. Gammel)、オーノ(H. Ohno)、バランチネ(J.M. Ballantyne)、“High Speed Photoconductive Detectors Using Ga InAs”.IEEE j Quant.Electr.QE−17(1981)269−272に記載されている。公知の装置は、一部不活発に光入射に反応し、大きな光強度を必要とし、又は製造において高価である。さらに米国特許第5446286号明細書によれば、ドーピングしたナノ結晶を使用するきわめて高速のセンサが公知であるが、必要な光感度は、X線及び紫外線に対してしか達成されない。さらにドイツ連邦共和国特許出願公開第4234617号明細書に、種々のセンサのために考慮されたナノ結晶からなるネットワークの製造が記載されており、その際、ナノ結晶は、互いに絶縁されていない。評価できる光感度は、得られていない。
本発明の課題は、すでにわずかな光量の際に評価可能な信号を生じ、かつ簡単なプロセスで製造することができる、光子検出器を提供することにある。
この課題は、材料が、非導電性のマトリックス内に埋め込まれている偏析した金属導電性の単結晶からなるナノ結晶複合材料であることによって解決される。その際、有利に、単結晶が貴金属−単結晶であり、かつ/又は単結晶が、数ナノメートルの大きさを有することが考慮されている。
本発明による光子検出器は、その製造の際に半導体特性を有する特別な基礎材料、例えばきわめて純粋なシリコンは必要ないという利点を有する。高精度のリソグラフ技術の適用も必要ない。ナノ結晶複合材料は、例えば水晶のような任意の絶縁物質上に取付けることができる。光子によって誘起された電流を測定するための導電端子構造が必要なだけである。このことを除外すれば、多くの半導体技術のプロセスステップが省略され、このことは、本発明による光子検出器の製造を著しく安価にする。
ナノ結晶複合材料は、例えば:ペンドリー(J.B. Pendry)、Journal of Modern Optics、第42巻、第2号、(1994、2月)、209に記載されている。
光子を検出するために、きわめて少量の複合材料で、すでに十分である。例えば実験の目的で本発明による光子検出器が製造されており、ここではナノ結晶複合材料は、2μmの長さ及び100nm×100nmの横断面の線材の形を有する。堆積のための出発材料として、ジメチル−金−トリフルオロ−アセチルアセトネートが使用された。このように製造された本発明による光子検出器は、すでに1メートルの距離において60−ワット−ランプが送出するような光子流を表示した。白金を含む材料からなる2μm×2μmの大きさを有する扁平な検出器は、同様な導電性変化を示す。
本発明による製造方法によれば、とりわけ単結晶が、強力に量子化されたエネルギーギャップを有するゼロ次元の電子ガスを有することが引起こされる。
光子検出器を製造する本発明による方法において、ナノ結晶複合材料を粒子線によって誘起される堆積によって支持体上に施与し、その際、出発物質として、有機金属化合物を使用し、これらの化合物が、その高い蒸気圧に基づいて支持体の表面上に吸着されていることが考慮されている。とくに単結晶は、真空中において分子線装置によって基板の表面に吸着された有機金属化合物の層が、粒子線による高エネルギー衝撃により、ナノ結晶化合物に変換されることによって形成される。
有利に本発明による方法において、衝撃の間に、基板の温度が、0℃ないし100℃であり、かつ/又は有機金属化合物が、貴金属、有利に白金又は金を含むことが考慮されている。本発明による方法によれば、粒子線として、高エネルギー電子ビームを使用したときに、とくに良好な結果が得られる。
本発明の実施例は、図面において複数の図によって示されており、かつ次の説明において詳細に説明される。ここでは:
図1は、ナノ結晶複合材料内における複数の単結晶の概略的な表示を示し、
図2は、光子に依存した電流の発生を説明する結晶内における電子状態の概略的な表示を示し、かつ
図3は、多くの数でラスタ状に配置されて画像撮影のために使われる本発明による光子検出器の2つの図を示している。
図1は、本発明による光子検出器において使用されるようなナノ結晶複合材料を概略的に示している。わかりやすくするために表示は、大幅に簡単化されており、例えば1つの平面だけを示し、かつ図示されたすべての単結晶の結晶平面が、この平面内にあることによって簡単化されており、このことは、実際にはそうはならない。
図1に示されていない基板の表面上に、粒子線−堆積により有機金属化合物からなる層が施与される。大きなエネルギー密度の粒子線によるエネルギーの豊富の局所的又は平面的な衝撃によって、これらは、ナノ結晶物質に変換される。その際、基板は、室温にあり、又はそれより高い温度例えば100℃にある。温度の上昇は、有機ラジカルの強化された蒸発を引起こし、これらのラジカルは、分子−崩壊の際に有機金属化合物から生じ、かつこのことによってこれらのラジカルは、減少した規模で層内に組込まれる。
このようにして純粋な金属のものに近い抵抗率を有するとくに導電性の単結晶1が生じる。単クリスタリットは、1nmないし4nmの直径を有し、かつ例えば600の原子からなり、これらの原子は、図1に黒い点3として示されている。単結晶1は、マトリクス2内に埋め込まれており、このマトリクスは、有機ラジカルによって形成され、かつ実際には導電性ではない。
単結晶は、電子−固有状態に対する量子条件に基づいてナノクリスタリットにおいて強力に量子化された、定義されたエネルギーギャップのエネルギー状態を有するゼロ次元の電子ガスを有する。ナノクリスタリットの大きさによりかつその相互の間隔によって、電子のもっとも近い近隣へのジャンプ(ニヤレスト・ネイバー・ホッピング(Nearest neighbor hopping))による電子の移動のための活性化エネルギーは、モット(Mott)の理論にしたがって測定することができ、これは、20℃の室温において使用できる27meVのエネルギーより上にある。金化合物に対して活性化エネルギーは、20meVないし60meVであり、かつそれにより構成に応じて室温における励起エネルギーより下又は上にあるが、一方白金を含む結晶複合材料に対してこれは、製造条件に応じて120meVないし240meVである。可変の飛程にわたるジャンプ(VRH=ヴァリアブル・レンジ・ホッピング(Variable range hopping))による電子伝導に対する理論に相応して、種々の温度において測定された導電度は、指数法則
に従う。非導電性のマトリクスを有するこのようなナノ結晶金属は、天然には現われないが、粒子線によって誘起される堆積の特殊な条件において発生する。
本発明による光子検出器は、室温により光子が電子を励起するために十分にエネルギーを所有しないので、超冷却された材料とみなすことができる。このことは、低い励起状態の範囲においてとくに大きい大きなエネルギーギャップ>27meVのため、ナノクリスタリットのゼロ次元の電子ガスにおいて不可能である。
それに対して赤外線ビームの光子は、すでに500meVより大きなエネルギーを有し、かつそれ故に電子は、容易にさらに高いエネルギーにある状態に持ち上げることができ、このことは、図2に垂直の矢印によって示されている。これらのバンドにおける電子は、それより低いエネルギーのものより大きな空間的広がりの軌道を有し、かつそれ故に低い電圧δUを加えることによってもっとも近い近隣へ大きく励起された電子を動かし、かつ光電流を又は一定の電流における電圧降下を得ることは、容易である。
この効果は、次のように説明することができる。すなわち真空への又は近隣へのナノクリスタリットのポテンシャル井戸5(図2)は、トンネル効果の際に鏡像力によって丸められている。したがって高いエネルギー(例えば8)の状態からの電子は、強力に結合されたもの(例えば7)よりも狭いポテンシャル障壁6を通って隣接井戸にトンネリングするだけでよく、このことは、増加したトンネル電流を説明している。したがってナノ結晶複合材料は、新しいクラスの雑音の少ない光子検出器をなしており、これらの光子検出器は、とくに簡単な製造条件によって製造することができ、かつ出発物質として高純度の半導体材料を必要としない。
ナノ結晶複合材料は、粒子線によって誘起される堆積によって、ガラス、水晶又はプラスチックのようなあらゆる絶縁物質上に施与することができる。これらは、個別ビームによって、又は反応エッチング装置及びプラズマ−放電のような型板によって組織化された大面積ビーム器によって、又はガス放電中において組織化されずに得ることができる。このようにして高い効率及び高い感度の大面積の光子検出器を製造することができる。このような層は、光起電力における用途に対して光から電気エネルギーにエネルギー変換するために使用することができる。
先駆物質及び出発材料及び堆積条件を適当に選択することにより、準安定状態を有する物質が製造されれば、このようにして組織化され又は組織化されないレーザー−材料は、レーザー又は狭帯域光源のための出発物質として製造することができ、かつ集積光学において、及び光を切換えかつ光により計算する回路において、大きな意味がある。
導電機構は、電子のジャンプ又はトンネリングに基づいており、かつこのプロセスは、電子の移動にとってもっとも速いものなので、一次元電子ガスを有する複合材料からなるこれらの新種の光子検出器は、GHz−範囲における光学通信技術及び信号処理において必要なようなきわめて高速の検出器をなしている。
光による計算及び定義されたパルス列及び−長さを有する光の管理された放射に対して、確定的なカオスにより光波を放射する際に管理された急速な介入によって、特別の特性の光を製造するために、高速の検出器は不可欠である。
図3a及び3bは、画像撮影装置の面センサの点を形成する光子検出器を示し、しかも図3aは横断面の形で、図3bは後側から見た図として示している。光子検出器は、2つのITO導体路11、12の交差点にあり、これらのITO導体路は、絶縁体13によって切離されている。色選択のために誘電体カラーフィルタ層14が設けられており、このカラーフィルタ層は、光の入射方向(矢印)において、ナノ結晶複合材料からなる感光層15の前に取付けられている。後側において感光層15は、後側から入射する光による妨害を避けるために、誘電体ミラー16によって覆われている。誘電体ミラー16は、感光層15への眺めを妨げないようにするために、図3bにおいて破線により概略的に示されているだけである。
Claims (5)
- 導電性の端子の間に、光に依存する導電性を有する材料が配置されている光子検出器において、前記材料が、非導電性のマトリクス(2)内に互いに絶縁されて埋め込まれている偏析した金属導電性の単結晶(1)からなるナノ結晶複合材料であることを特徴とする、光子検出器。
- 単結晶(1)が、貴金属−単結晶(1)である、請求項1に記載の光子検出器。
- 単結晶(1)が、数ナノメートルの大きさを有する、請求項2に記載の光子検出器。
- 単結晶(1)が、強力に量子化されたエネルギーギャップを有するゼロ次元の電子ガスを有する、請求項1から3までのいずれか1項に記載の光子検出器。
- 非導電性のマトリクス(2)内に互いに絶縁されて埋め込まれた偏析した金属導電性の単結晶(1)からなるナノ結晶複合材料を粒子線によって誘起される堆積によって支持体上に施与し、その際、出発物質として有機金属化合物を使用し、これらの化合物がその高い蒸気圧に基づいて支持体の表面上に吸着されていることを特徴とする、請求項1から4までのいずれか1項に記載の光子検出器を製造する方法。
