【発明の属する技術分野】
本発明はレーザ光を用いた半導体膜のアニール(以下、レーザアニールという)の方法およびそれを行うためのレーザ照射装置(レーザと該レーザから出力されるレーザ光を被照射体まで導くための光学系を含む装置)に関する。また、前記レーザアニールを工程に含んで作製される半導体装置の作製方法に関する。なお、本明細書において半導体装置とは、半導体特性を利用することで機能しうる装置全般を指し、液晶表示装置や発光装置等の電気光学装置及び該電気光学装置を部品として含む電子装置も含まれるものとする。

【従来の技術】
近年、ガラス等の絶縁基板上に形成された半導体膜に対し、レーザアニールを施して、結晶化させたり、結晶性を向上させる技術が広く研究されている。上記半導体膜には珪素がよく用いられる。本明細書中では、半導体膜をレーザ光で結晶化し、結晶性半導体膜を得る手段をレーザ結晶化という。

ガラス基板は、従来よく使用されてきた合成石英ガラス基板と比較し、安価で加工性に富んでおり、大面積基板を容易に作製できる利点を持っている。これが上記研究の行われる理由である。また、結晶化に好んでレーザが使用されるのは、ガラス基板の融点が低いからである。レーザは基板の温度を余り上昇させずに、半導体膜のみ高いエネルギーを与えることが出来る。また、電熱炉を用いた加熱手段に比べて格段にスループットが高い。

レーザ光の照射により形成された結晶性半導体膜は、高い移動度を有するため、この結晶性半導体膜を用いて薄膜トランジスタ(TFT)を形成し、例えば、1枚のガラス基板上に、画素部用、または画素部用と駆動回路用のTFTを作製するアクティブマトリクス型の液晶表示装置等に利用されている。

前記レーザ光として、Arレーザやエキシマレーザ等から発振されたレーザ光が用いられることが多い(例えば、特許文献1または特許文献2参照。)。また、エキシマレーザは出力が大きく、高周波数での繰り返し照射が可能であるという利点を有する。これらのレーザから発振されるレーザ光は半導体膜としてよく用いられる珪素膜に対しての吸収係数が高いという利点を有する。

そして、レーザ光の照射には、レーザ光を照射面またはその近傍における形状が楕円状、矩形状や線状となるように光学系にて成形し、レーザ光を移動させて(あるいはレーザ光の照射位置を照射面に対し相対的に移動させて)、照射する方法が生産性が高く、工業的に優れている。また、ここでいう「線状」は、厳密な意味で「線」を意味しているのではなく、アスペクト比の大きい長方形(もしくは長楕円形)を意味する。例えば、アスペクト比が10以上(好ましくは100〜10000)のもの指す。また、本明細書中において、照射面におけるレーザ光の形状(レーザ光のスポット)が楕円状であるものを楕円状ビーム、矩形状であるものを矩形状ビーム、線状であるものを線状ビームとする。またレーザ光のスポットは特に定義しない場合はレーザ光の照射面におけるエネルギー分布とする。

【発明が解決しようとする課題】
一般に、光学系により照射面またはその近傍において形成される楕円状、矩形状や線状のレーザ光の端部は、レンズの収差などにより、中央部分をピークとし、端部においてはエネルギー密度が徐々に減衰している。(図9)このようなレーザ光において、被照射体のアニールを行うために十分なエネルギー密度を有する領域は、前記レーザ光の中央部分を含む1/5〜1/3程度と非常に狭い。本明細書中では、レーザ光の端部において、被照射体のアニールを行うためのエネルギー密度が不足している領域を減衰領域と呼ぶ。

また、基板の大面積化、レーザの大出力化に伴って、より長い楕円状ビーム、線状ビームや矩形状ビームが形成されつつある。このようなレーザ光によりアニールを行う方が効率が良いためである。しかしながら、レーザから発振されるレーザ光の端部のエネルギー密度は中心付近と比較して小さいため、光学系によってこれまで以上に拡大すると、減衰領域がますます顕著化する傾向にある。

減衰領域はレーザ光の中央部分に比べてエネルギー密度が十分でなく、前記減衰領域を有するレーザ光を用いてアニールを行っても、被照射体に対して十分なアニールを行うことはできない。

例えば、被照射体が半導体膜である場合には、減衰領域によりアニールされた領域と中央部分を含むエネルギー密度の高い領域によってアニールされた領域とでは結晶性が異なる。そのため、このような半導体膜によりTFTを作製しても、減衰領域によりアニールされた領域で作製されるTFTの電気的特性が低下し、同一基板内におけるばらつきの要因となる。

そこで本発明は、減衰領域を有するレーザ光を用いて効率良く、均一なアニールを行うことのできるレーザ照射装置を提供することを課題とする。また、このようなレーザ照射装置を用いたレーザ照射方法を提供し、前記レーザ照射方法を工程に含む半導体装置の作製方法を提供することを課題とする。

【課題を解決するための手段】
本発明は、照射面またはその近傍において、複数のレーザ光をそれぞれのレーザ光の減衰領域を互いに合成する(重ね合わす)ものである。しかしながら、このようにして形成されるレーザ光の端部には減衰領域が存在する。そのため、前記複数のレーザ光のうちの1つを、各々減衰領域を有する分割ビーム1および分割ビーム2に分割する。そして、分割ビーム1および分割ビーム2のそれぞれの切断部分を両端部とし、分割ビーム1および分割ビーム2のそれぞれの減衰領域と、他のレーザ光の減衰領域とを互いに合成する(重ね合わす)。(図1(A))また、分割ビーム同士は照射面において重ね合わさらない。このようにすることで、減衰領域を有する複数のレーザ光から、どの部分においても被照射体に対して十分にアニールを行うことのできるエネルギー密度を有するレーザ光を形成することができる。(図1(B))

もちろん、それぞれのレーザ光の照射面における形状は、中央をピークとし、端部においてはエネルギー密度が徐々に減衰しているとは限らず、レーザのモードによってはエネルギーのピークが複数形成されるものもある。いずれのモードであっても、レーザ光のエネルギー密度が被照射体のアニールに十分でない領域を有するのであれば、本発明を適用することができる。

本明細書で開示するレーザ照射装置に関する発明の構成は、複数のレーザと、前記複数のレーザから射出される複数のレーザ光のうちの1つのレーザ光を該レーザ光の進行方向に対して垂直な平面で分割して、分割によりできた切断部分と減衰領域を各々両端部とする2つのレーザ光を形成する手段と、被照射体上またはその近傍において、前記2つのレーザ光の前記切断部分を各々両端部とし、前記2つのレーザ光の減衰領域および他のレーザ光の減衰領域を互いに合成する光学系と、を有することを特徴としている。

また、上記構成において、前記レーザ光は、非線形光学素子により高調波に変換されていることが望ましい。例えば、YAGレーザは、基本波として、波長1065nmのレーザ光を出すことで知られている。このレーザ光の珪素膜に対する吸収係数は非常に低く、このままでは半導体膜の1つである非晶質珪素膜の結晶化を行うことは技術的に困難である。ところが、このレーザ光は非線形光学素子を用いることにより、より短波長に変換することができ、高調波として、第2高調波(532nm)、第3高調波(355nm)、第4高調波(266nm)、第5高調波(213nm)が挙げられる。これらの高調波は非晶質珪素膜に対し吸収係数が高いので、非晶質珪素膜の結晶化に用いる事ができる。

また、上記各構成において、前記半導体膜は、珪素を含む膜を用いるのが望ましい。そして、前記半導体膜を形成する基板として、ガラス基板、石英基板やシリコン基板、プラスチック基板、金属基板、ステンレス基板、可撓性基板などを用いることができる。前記ガラス基板として、バリウムホウケイ酸ガラス、またはアルミノホウケイ酸ガラスなどのガラスからなる基板が挙げられる。また、可撓性基板とは、PET、PES、PEN、アクリルなどからなるフィルム状の基板のことであり、可撓性基板を用いて半導体装置を作製すれば、軽量化が見込まれる。可撓性基板の表面、または表面および裏面にアルミ膜(AlON、AlN、AlOなど)、炭素膜(DLC(ダイヤモンドライクカーボン)など)、SiNなどのバリア層を単層または多層にして形成すれば、耐久性などが向上するので望ましい。

本発明は、減衰領域を有する複数のレーザ光を用いて、照射面またはその近傍においてエネルギー密度の分布が非常に優れたレーザ光を形成することを可能とする。このようなレーザ光を用いることにより、被照射体に対して均一にアニールすることを可能とする。さらに、本発明は、これまでアニールを行うにはエネルギー密度が不足していた減衰領域を有効に利用しているため、スループットを向上させることを可能とする。また、基板上に形成されている半導体膜に対して、効率良く、均一に照射することができるので、半導体膜の結晶化や結晶性の向上、不純物元素の活性化などを良好に行うことができる。そして、このような半導体膜を用いて作製されたTFTの電気的特性のばらつきを低減し、良好なものとすることを可能とする。さらに、このようなTFTから作製された半導体装置の動作特性および信頼性をも向上し得る。

【発明の実施の形態】
本発明の実施形態について図2を用いて説明する。

レーザ101b、101cから射出されるそれぞれのレーザ光は凹シリンドリカルレンズ105b、105cにより長尺方向に広げ、拡張される。図示しないが、レーザ101b、101cと凹シリンドリカルレンズ105b、105cの間に、レーザ101b、101cから射出されるレーザ光を平行光とするためのビームコリメーターや、レーザ光を広げるためのビームエキスパンダーを入れてもよい。そして、短尺方向に曲率を有する凸シリンドリカルレンズ106によりレーザ光を短尺方向に絞り集光し、基板107に到達する。

一方、レーザ101aから射出されたレーザ光はプリズム102aにより2つに分割されて進行方向が変えられ、プリズム102bから射出するレーザ光は元のレーザ光の長尺方向においてエネルギー密度が十分である部分を境界として左半分と右半分が入れ替えられる(反転する)。これは、基板107上に形成されるレーザ光109の両端部において、レーザ101aから射出されたレーザ光の中央部分、つまりエネルギー密度が十分である部分をそれぞれ到達させ、かつ、ミラー104aまたはミラー104bを経て基板107上に到達するレーザ光の減衰領域と、他のレーザ光の減衰領域とをそれぞれ合成させて、どの部分においてもエネルギー密度が十分であるレーザ光109を形成するためである。なお、図示しないが、レーザ101aとプリズム102aの間に、レーザ101aから射出されるレーザ光を平行光とするためのビームコリメーターや、レーザ光を広げるためのビームエキスパンダーを入れてもよい。

続いて、ミラー103により2方向に分割し、それぞれミラー104a、104dを経て、凹シリンドリカルレンズ105a、105dに入射して、レーザ光を長尺方向に広げる。そして、短尺方向に曲率を有する凸シリンドリカルレンズ106によりレーザ光を短尺方向に集光し、基板107に到達する。

本実施の形態では、レーザ101a〜101cとして連続発振のYVO4レーザを用い、第2高調波に変換したレーザ光を射出させる。このとき、レーザ光のビーム径はレーザの出口で2.5mmである。また、凹シリンドリカルレンズ105a〜105dは焦点距離100mmのものを、凸シリンドリカルレンズ106は焦点距離20mmの球面レンズを用いる。非球面レンズを用いてもよい。これを使用するとより細い線状ビームが作製できる。そして、凹シリンドリカルレンズ105a〜105dから基板107までの距離を100mm、凸シリンドリカルレンズ106から基板107までの距離を20mmとする。レーザ101b、101cから射出されるレーザ光は、基板107上において長尺方向の長さ5mm、短尺方向の長さ5μmのレーザ光に成形される。このレーザ光は中央部分を含む2mmの領域はアニールに十分なエネルギー密度を有しているが、両端部分はエネルギー密度が低く、アニールに適さない減衰領域になっている。また、レーザ101aから射出されるレーザ光は、基板107上において長尺方向の長さ2.5mm、短尺方向の長さ5μmのレーザ光に成形される。そして、それぞれのレーザ光は、基板107上において減衰領域を含む領域で互いに重ね合わされ、長さ12mm、幅5μmの矩形状ビームが形成される。なお、凹シリンドリカルレンズ105a〜105dを基板107から遠ざけることにより、基板107上に形成されるレーザ光の長尺方向の長さを長くすることができる。

もちろん、レーザ101a〜101cとしてパルス発振のレーザを用いることもできる。例えば、レーザの出口でレーザ光のビーム径が4mmのYLFレーザを用い、第2の高調波に変換する。そして、焦点距離100mmの凹シリンドリカルレンズ105a〜105d、焦点距離20mmの凸シリンドリカルレンズ106を用いると、基板107上に形成されるそれぞれのレーザ光は0.1mm×10mmとなり、減衰領域を重ね合わせて形成されるレーザ光の大きさは、0.1mm×24mmとなる。

以上より、基板107上において、プリズム102、ミラー103により分割されてできた切断面を端部とし、長尺方向における減衰領域は互いに合成されて、どの部分においてもエネルギー密度が十分であり、長尺方向に長い矩形状のレーザ光109を形成することができる。

そして、このようにして形成されるレーザ光109を基板107に対して相対的に110、111で示す方向や、112で示す方向に移動しながら照射すれば、基板107の全面または所望の領域を効率良くアニールすることができる。例えば、このような照射方法を用いて、半導体膜の結晶化や活性化を行えば、均一なアニールを効率良く行うことができる。そして、本発明を用いて形成される半導体膜を用いて作製されたTFTの電気的特性は向上し、さらには半導体装置の動作特性および信頼性をも向上し得る。

なお、光学系の母材は高い透過率を得るために、例えばBK7や石英とするのが好ましい。また、光学系のコーティングは、使用するレーザ光の波長に対する透過率が99%以上得られるものを使用するのが好ましい。

本実施形態において、レーザ101aから照射面までの光路長と、レーザ101b、101cから照射面までの光路長は異なっている。レーザ光はコヒーレント性の優れた光ではあるが拡がり角を有するため、それぞれのレーザから照射面までの光路長は等しいことが望ましい。そのため、レーザ101b、101cから凹シリンドリカルレンズ105b、105cの間にミラーを入れるなどをして光路長を追加して、それぞれのレーザから照射面までの光路長を等しくする方が好ましい。

また、本実施形態において、照射面におけるレーザ光の形状を矩形状としているが、本発明はこれに限らない。レーザ光の形状は、レーザの種類によって異なり、例えば、固体レーザは、ロッド形状が円筒形であればレーザ光の形状は円状や楕円状となり、スラブ型であればレーザ光の形状は矩形状となり、このようなレーザ光においても本発明を適用することは可能である。また、本実施形態では、レーザ光の長尺方向における減衰領域を互いに合成しているが、短尺方向における減衰領域を合成することもできるし、長尺方向および短尺方向における減衰領域を合成することもできる。ただし、最も簡易な構成で、効率良くレーザアニールを行うためには、レーザ光の長尺方向における減衰領域を合成することが望ましい。また、合成には減衰領域を含んでいればよい。

【実施例】
[実施例1]
本実施例では、本発明におけるアニールに適したエネルギー密度について図19及び図20を用いて説明する。

図19は、図1で示す様に、3台のレーザから発振されたレーザ光の1つを分割ビームとし、他のレーザ光の減衰領域とを互いに合成したエネルギー密度の分布のシミュレーション結果である。このとき、レーザとしてYAGレーザを用い、それぞれのレーザから発振されるレーザ光はLBO結晶により第2高調波に変換してあり、レーザ光のビーム径は2.25mm(1/e2幅)、TEM00モードとしている。図19において、点線は長尺方向のエネルギー密度を示し、実線は短尺方向のエネルギー密度を示している。

また、図20はレーザの出力を変化させ、膜厚150nmの非晶質珪素膜に照射したときの結晶化する領域を求めたものである。図20から結晶化に適したレーザの出力は3.5〜6.0Wであり、この範囲は全出力の約±10%であることが分かる。つまり、この範囲内での変動であれば、均一な照射が行うことができることがわかる。

図19より長尺方向のエネルギー密度の分布は減衰領域を除いた範囲(図19中A−A‘)では、該エネルギー密度の平均値から±10%以内に収まっている。この±10%以内のエネルギー密度の分布であれば、結晶化に適した均一なレーザ照射ができるので、大粒径結晶形成領域が得られる。
また図19より合成されたレーザ光の減衰領域は1/e2幅において200μm以下となっていることが分かる。

[実施例2]
本実施例では、本発明を実現するためのレーザ照射装置の例として図3を用いて説明する。

レーザ101b、101cから射出されるそれぞれのレーザ光は凹シリンドリカルレンズ105b、105cにより長尺方向に広げられる。図示しないが、レーザ101b、101cと凹シリンドリカルレンズ105b、105cの間に、レーザ101b、101cから射出されるレーザ光を平行光とするためのビームコリメーターや、レーザ光を広げるためのビームエキスパンダーを入れてもよい。そして、短尺方向に曲率を有する凸シリンドリカルレンズ106によりレーザ光を短尺方向に集光し、基板107に到達する。

一方、レーザ101aから射出されたレーザ光はミラー103により2方向に分割される。なお、図示しないが、レーザ101aとミラー103の間に、レーザ101aから射出されるレーザ光を平行光とするためのビームコリメーターや、レーザ光を広げるためのビームエキスパンダーを入れてもよい。そして、凸シリンドリカルレンズ115a、115dに入射して、レーザ光を長尺方向に集光させた後、広げる。これは、基板107上に形成されるレーザ光119の両端部において、レーザ101aから射出されたレーザ光の中央部分、つまりエネルギー密度が十分である部分をそれぞれ到達させ、かつ、ミラー104aまたはミラー104bを経て基板107上に到達するレーザ光の減衰領域と、他のレーザ光の減衰領域とをそれぞれ合成させて、どの部分においてもエネルギー密度が十分であるレーザ光119を形成するためである。続いて、短尺方向に曲率を有する凸シリンドリカルレンズ106によりレーザ光を短尺方向に集光し、基板107に到達する。

以上より、基板107上において、ミラー103により分割されてできた切断面を端部とし、長尺方向における減衰領域が互いに合成されて、どの部分においてもエネルギー密度が十分であり、長尺方向に長い矩形状のレーザ光119を形成することができる。

そして、このようにして形成されるレーザ光119を基板107に対して相対的に110、111で示す方向や、112で示す方向に移動しながら照射すれば、基板107の全面または所望の領域を効率良くアニールすることができる。例えば、このような照射方法を用いて、半導体膜の結晶化や活性化を行えば、均一なアニールを効率良く行うことができる。そして、本発明を用いて形成される半導体膜を用いて作製されたTFTの電気的特性は向上し、さらには半導体装置の動作特性および信頼性をも向上し得る。

本実施例では、プラズマCVD法を用い、50nmの非晶質珪素膜を成膜し、この非晶質珪素膜に結晶化を助長する金属元素を用いた熱結晶化法およびレーザ結晶化法を行う。金属元素としてニッケルを用い、溶液塗布法により非晶質珪素膜上に導入した後、550℃で5時間の熱処理を行って第1の結晶性珪素膜を得る。そして、出力10Wの連続発振のYVO4レーザから射出されたレーザ光を非線形光学素子により第2高調波に変換したのち、実施例2にしたがって第2の結晶性珪素膜を得る。前記第1の結晶性珪素膜にレーザ光を照射して第2の結晶性珪素膜とすることで、結晶性が向上する。このときのエネルギー密度は0.01〜100MW/cm2程度(好ましくは0.1〜10MW/cm2)が必要である。そして、0.5〜2000cm/s程度の速度でレーザ光に対して相対的にステージを動かして照射し、結晶性珪素膜を形成する。また、パルス発振のエキシマレーザを用いる場合には、周波数300Hzとし、レーザーエネルギー密度を100〜1500mJ/cm2(代表的には200〜1300mJ/cm2)とするのが望ましい。このとき、短尺尺方向にレーザ光を50〜98%オーバーラップさせても良い。
