本発明は金属の蒸着装置に関し、特にCoまたはCo合金の蒸着装置に関する。

【従来の技術】

上記の従来の蒸着方法では、蒸着金属の基体への十分な接着強度が確保できず、十分な耐久性のある蒸着膜を提供できない。その原因は、電子ビームの電力を約120〜150kW(30kVで4〜5A程度)以上にすると、溶融金属表面から金属蒸気と共に飛び出す電子と電子銃からの電子が互いに反発して電子の収束ができず、実効電力を約100kW以上には出来ず、蒸気速度を十分に向上させることができなかったからである。なおここに実効電力とは蒸発速度が電子銃の電力に依存して変化する範囲の電力である(例えば、100〜150kW加えても蒸発速度が変化しない場合、最大実効電力は100kWである)。

【発明が解決すべき課題】
電子銃を大電力化すると、るつぼから蒸発する金属が大幅に増えてシャッタまたはマスクのうちの前記るつぼ側にある部材に蒸着金属が多量に付着する。こうした蒸着金属は、液滴となって滴り落ちるが、滴り落ちる液滴が元のるつぼに戻れば良いので、所定の傾斜ブロックをつぼの縁に設けることが考えられる。しかしある程度るつぼから遠い箇所ではシャッタ及び傾斜ブロックでも蒸発金属はこかしてしまい、蓄積して貴重な金属が無駄になる。
したがって、本発明の目的は、こうした無駄のない蒸着方法を提供することにある。

【課題を解決するための手段】
本発明は、蒸発すべき金属を収容するるつぼ、前記るつぼ内に指向する電子ビームを発生させるための電子銃、前記るつぼに対向して設けられた回転ドラム、前記回転ドラムの面に沿ってプラスチック基体を送るための供給及び巻取り手段、前記回転ドラムの面に沿って設けられ一部が前記るつぼに対向した開口を有するマスク、前記マスクを開閉するためのシャッタ部材、よりなる真空蒸着装置において、前記シャッタまたはマスクのうち、るつぼに近い側の面に付着した蒸着金属に、前記電子銃からの前記るつぼに指向する電子ビームを偏向磁界により間欠的に偏向させたビームを当てて前記付着した蒸着金属を溶融し、直接またはるつぼの縁に設けた傾斜ブロックを介してるつぼに戻すことを特徴とする、蒸着方法を提供する。
本発明はまた、蒸発すべき金属を収容するるつぼ、前記るつぼ内に指向する電子ビームを発生させるための電子銃、前記るつぼに対向して設けられた回転ドラム、前記回転ドラムの面に沿ってプラスチック基体を送るための供給及び巻取り手段、前記回転ドラムの面に沿って設けられ一部が前記るつぼに対向した開口を有するマスク、前記マスクを開閉するためのシャッタ部材、よりなる真空蒸着装置において、前記シャッタまたはマスクのうち、るつぼに近い側の面に付着した蒸着金属の液滴をるつぼに戻すように傾斜ブロックを設け、前記ブロックの液滴が固化する箇所の付着金属に、前記電子銃からの前記るつぼに指向する電子ビームを偏向磁界により間欠的に偏向させたビームを当てて前記付着金属を溶融し、るつぼに戻すようにしたことを特徴とする、蒸着方法を提供する。

【実施例の説明】
以下図面を参照して本発明の実施例を詳しく説明する。
図1は本発明の蒸着装置1を示す。ただし図示の部分は図示しない真空チャンバーに収容されており、所定の排気装置を有するものとする。3は矢印の方向(またはその逆方向)に回転する回転ドラムで、蒸着基体を構成するポリエステル等の基体フィルム5がその周りにかけ通され、繰り出しロール9ら回転ドラム3の周面を通って巻き取りロール7に巻き取られる。回転ドラム3に近接して一部が開口したマスク11が設けてあり、蒸着金属が所定の角度以外ではフィルム5に蒸着しないようにしている。マスク11の外面(または内面)に沿ってシャッタ13が設けてあり、蒸着の初期及び終期に矢印の方向にスライドしてマスク11の開口を遮蔽することにより不要な蒸着を防止する。マスク11の開口の寸法は、回転ドラム3の軸線方向にはフィルム5上に所定の蒸着幅が得られるように、回転ドラムの周方向にはフィルム上に所定の蒸着角度θが得られるように選択する。酸素等のガスを導入するためにガス供給ノズル25をシャッタの13とマスク11の間に配置する。

最小入射角度θmin は用途により最適角度は異なるが、特に磁気記録媒体としてCo、またはCo−Ni合金をポリエチレンテレフタレート等のポリエステル等の基体フィルムに斜め蒸着して、磁化容易方向を基体に対して斜めにとしたい場合には、最小入射角θmin を10°〜60°、好ましくは20°〜50°とする。Co合金としては特公平3−41897号等に記載されたものがある。

図1の装置の具体的な動作例を挙げると次の通りである。平均の最小入射角θmin を30度、るつぼの液面と回転ドラム3の蒸着面の平均距離を約300mm、マスクの開口幅を500mmとし、真空チャンバーを1×10-5Torrに排気し、厚さ7μmのポリエチレンテレフタレートフィルム(PET)を100〜250m/minで走行させ、Co−Ni合金(80:20)のペレットをるつぼ15に間欠供給しながら、電子銃19の駆動電力40kV×(3〜5A)=120〜200kWで溶解し、蒸着を行う。電子銃電力を一定に保ちながらフィルム搬送速度を調整して蒸着膜厚を約1800Åとする。また蒸着時にガス供給ノズル25導入する酸素主成分のガス量も適宜調整して同等の磁気特性が得られるように成膜する。

実施例1
図1に示すように傾斜ブロック25を設ける。電子銃の電力その他の条件にしたがって、シャッタ(るつぼに近い側がマスクの場合にはマスク)に付着した蒸着金属は液滴となって滴り落ちたりあるいは固化してシャッタ等に付着蓄積する。蒸発すべき金属がCoまたはCo合金であるばあいには、電子銃の実効出力をP(kW)、るつぼの液面の表面積をS(m2 )、るつぼの液面からシャッタ(マスクがるつぼ側にある時はマスク)の最近接点までの距離をd(m)としたとき、P/(S・d)<11030(kW/m3 )の関係が満足されると、シャッター(またはマスク)に付着した蒸着金属は液滴化せず、垂れ落ちることがないので蓄積する。P/(S・d)≧11030(kW/m3 )では蒸着金属は固化しないで滴り落ちるので傾斜ブロック25で回収する。しかしこの条件の満足しない遠い側では依然としてシャッタに付着金属が蓄積する。またブロック25に付着した金属の一部はるつぼの輻射熱によって溶解してるつぼに戻る。しかし、傾斜ブロックの遠い部分には熱が十分届かないので固化し蓄積する。

そこで、本発明では電子銃19の偏向磁界を間欠的に調節して図示のように電子ビームをシャッタ(またはマスク)、または傾斜ブロックの付着金属に当てる。電子ビームは必要最小限度にしてシャッタ、傾斜ブロックを保護する。シャッタ(またはマスク)は原料金属と同様な組成のCoまたはCo合金から構成することが好ましい。また傾斜ブロックはるつぼと同じ素材とすることが好ましい。なお、電子銃としては補助の電子銃を別個に設けてこれをシャッタまたは傾斜ブロックの付着金属の溶融に使用しても良い。

以上のように、本発明によると、原料が回収できるので無駄がなくなると同時に、利用できる原料金属の量が実質的に増えるので蒸着時間の長時間化が達成できる。
