【発明の属する技術分野】
本発明は、磁界センサとして利用できる磁気インピーダンス効果素子に係り、特に感磁部の単位体積当たりの磁界検出感度が高く、素子幅Wと素子長さLの比(アスペクト比)W/Lの値を任意に変化させたときに磁区構造が変化しない磁気インピーダンス効果素子に関する。

【従来の技術】
近年、情報機器、計測機器、制御機器などの急速な発展に伴って、従来の磁束検出型のものより更に小型、高感度且つ高速応答性(高周波動作)の磁界センサが求められ、磁気インピーダンス効果(Magneto−Impedance−Effect)を有する素子(磁気インピーダンス効果素子)が注目されるようになってきている。

磁気インピーダンス効果とは、図9に示す閉回路において、ワイヤ状の感磁部Miに電源EacからMHz帯域の交流電流Iacを印加している状態で、感磁部Miの素子長さ方向に外部磁界Hexが印加されると、感磁部Mi両端に素材固有のインピーダンスによる出力電圧Emiが発生し、出力電圧Emiの振幅が外部磁界Hexの強度に対応して数10%の範囲で変化する、すなわちインピーダンス変化を起こす現象をいう。

磁気インピーダンス効果を有する軟磁性材料からなる感磁部Miは、素子の外周方向に励磁されるので反磁場がなく、また、磁化ベクトルが感磁部Miの素子長さ方向、すなわち交流電流Iacが流れる方向へわずかに回転するだけで透磁率が急激に変化するので、素子長さ方向の反磁場も小さく、感磁部Miの長さを1mm程度にしても磁界検知感度がほとんど劣化しない。

また、磁気インピーダンス効果素子は、10-5Oe程度の高分解能を有する微弱磁界センサが得られるという特性や、数MHz以上の励磁が可能であるために数百MHzの高周波励磁を振幅変調のキャリアとして自由に使用でき、磁界センサとして使用するときに、遮断周波数を10MHz以上に設定することが容易であるという特性や、消費電力を10mW以下にすることができるという特性を持つ。

磁気インピーダンス効果素子の感磁部には、当初アモルファスワイヤーが用いられていた。しかし、アモルファスワイヤーは材料としての生産性には優れているが、磁界センサへの応用には、不適当な特性を多く有する。

たとえば、記録波長が数μm以下の記録媒体に対して数十μm以下の円形の先端では、先端部における形状的損失により磁束を素子に吸収できないこと、また、交流電流を流すための配線材を接続するための電極部の形成が困難であること、数十μmの径のワイヤーは、曲がりやすく、素子の位置合わせが困難であること、または、壊れやすいことといった問題点があった。

そこで、磁気インピーダンス効果素子の感磁部を、軟磁性薄膜や軟磁性薄帯で構成することにより、前記感磁部を任意の厚さや幅、長さで形成することを可能にし、上記の問題点を解決することが提案されている。

しかし、磁気インピーダンス効果素子の感磁部の形状をワイヤーから薄膜あるいは薄帯に変更すると、磁区構造などの磁気特性が変化し、磁気インピーダンス効果特性も変化する。例えば、磁気インピーダンス効果素子の感磁部を軟磁性薄膜として形成したときの、磁界検出感度は、感磁部をワイヤーで形成したときに比べて、十数分の一に低下する。

図10は、従来の薄膜磁気インピーダンス効果素子の斜視図である。図10の磁気インピーダンス効果素子Mは、アルミナチタンカーバイドなどの非磁性材料からなる基板11上に、軟磁性材料をスパッタ法や蒸着法などによって、薄膜形成することにより形成された感磁部12、および感磁部12の両端部に接合されているCuなどの導電性材料により形成された電極部13,13によって構成されている。感磁部12は、略長方形状または線状にパターン形成されている。

図11に示された図10の磁気インピーダンス効果素子の感磁部12は、静磁場中で形成され、あるいは、異方性の強い軟磁性材料を用いて形成されることにより、素子幅方向の磁気異方性を持たされている。したがって、素子幅方向に磁気モーメントが配向している磁区12aが形成されている。なお、図11の感磁部12の素子長さをL、素子幅をW1と表す。

一方、感磁部12の両側面には感磁部12の素子長手方向に磁気モーメントが配向している還流磁区12bが形成され、感磁部12の静磁エネルギーを低下させている。

感磁部12の素子幅W1と素子長さLの比(アスペクト比)が大きいと、素子長手方向に磁気モーメントが配向している還流磁区12bの総面積が、素子幅方向に磁気モーメントが配向している磁区12aの総面積よりも、著しく狭くなる。

図12に示すように、感磁部12の素子幅をW1より小さいW2にすると、素子長手方向に磁気モーメントが配向している還流磁区12bの総面積は、ほとんど変わらず、素子幅方向に磁気モーメントが配向している磁区12aの総面積は減少し、磁区12aと磁区12bの総面積の値が近くなる。

素子幅方向に磁気モーメントが配向している磁区12aの総面積と、素子長手方向に磁気モーメントが配向している磁区12bの総面積が拮抗すると、すなわち、素子幅方向と素子長手方向の磁気異方性エネルギーがつり合うと、感磁部12は、磁気異方性の方向が全体としてほぼ等方的な状態になる。つまり、感磁部12の磁気モーメントがある方向に固定されにくくなり、交流電流によって励磁されたときに磁気モーメントの方向を変化させやすくなる。すなわち、感磁部12の素子幅方向の透磁率μが増加する。

感磁部12の素子幅方向の透磁率μが最大値をとるとき、感磁部12のインピーダンスの大きさZが最大となり、感磁部12の両端からの出力電圧も最大になる。

すなわち、感磁部12のアスペクト比W/Lを小さくしていくと、感磁部12の磁気異方性の方向が全体としてほぼ等方的な状態になり、感磁部12の素子長手方向に、外部磁界Hexを印加しなくとも、或いはわずかに外部磁界Hexを印加するだけで、感磁部12の素子幅方向の透磁率μが最大になり、さらに感磁部12の両端からの出力電圧Emiが最大になる。

従って、図13のグラフに示されるように感磁部12のアスペクト比W/Lを0.5、0.25、0.1と小さくしていくにつれて、駆動交流電流が与えられている感磁部12に外部磁界Hexを印加したときの、感磁部12からの出力電圧Emiを最大とする外部磁界Hexの大きさの絶対値Hp1、Hp2、Hp3が小さくなっていく。

【発明が解決しようとする課題】
図10に示される従来の磁気インピーダンス効果素子では、素子幅方向に磁気モーメントが配向している磁区12aの総面積と、素子長手方向に磁気モーメントが配向している磁区12bの総面積を拮抗させることにより、素子幅方向と素子長手方向の磁気異方性エネルギーをつり合わせ、感磁部12の磁気異方性の方向を全体としてほぼ等方的な状態にしている。

感磁部12の素子長手方向に外部磁界が印加されると、素子長手方向に磁気モーメントが配向している還流磁区12bの素子長手方向の透磁率が低いために、感磁部12の透磁率の変化量が小さくなり、磁気インピーダンス効果素子の磁界検出感度が低下していた。

また、上述のように図10の磁気インピーダンス効果素子では、感磁部12のアスペクト比W/Lを小さくしていくにつれて、駆動交流電流が与えられている感磁部12に外部磁界Hexを印加したときの、感磁部12からの出力電圧Emiを最大とする外部磁界Hexの大きさの絶対値Hpが小さくなるので、製造時における感磁部12の素子幅W及び素子長さLのバラつきが、直接、磁気インピーダンス効果素子の特性のバラつきにつながるという問題も生じていた。

本発明は上記従来の課題を解決するためのものであり、磁気インピーダンス効果素子の感磁部に素子長手方向を磁化方向とする磁区が形成されることを抑えて磁界検出感度を向上させることができ、さらに、素子幅や素子長さがばらついても磁気インピーダンス効果特性への変化を抑えることのできる磁気インピーダンス効果素子を提供することを目的とする。

【課題を解決するための手段】
本発明は、磁気インピーダンス効果を有する軟磁性薄膜或いは薄帯を含む略長方形の感磁部と、前記感磁部の素子長手方向の両端部に接続されて駆動交流電流を与えるための電極部とが設けられている磁気インピーダンス効果素子において、
前記感磁部は、前記軟磁性薄膜或いは薄帯と、非磁性材料層とが交互に積層されたものであり、前記軟磁性薄膜或いは薄帯の磁化容易軸方向が、前記駆動電流が流される方向である素子長手方向と直交しており、
前記駆動交流電流が与えられている前記感磁部の素子長手方向に外部磁界を印加したときの前記感磁部の両端からの出力電圧を最大とする前記外部磁界の大きさの絶対値は、前記感磁部の素子幅Wと素子長さLの比(アスペクト比)W/Lの値を任意に変化させたときに、一定の値を維持することを特徴とするものである。

また、前記軟磁性薄膜或いは薄帯には、前記磁化容易軸方向に平行な磁壁によって区切られる複数の磁区が形成されており、前記非磁性材料層を介して隣接する前記軟磁性薄膜或いは薄帯には、前記複数の磁区がほぼ同じ幅で形成され、互いに重なる位置にある磁区の磁化方向は180度異なる方向を向いており、さらに前記非磁性材料層を介して隣接する前記軟磁性薄膜或いは薄帯が、その幅方向の両側端から発生する磁束によって互いに磁気的に結合されていることが好ましい。

従って、前記感磁部には表面磁荷が現れないので、静磁エネルギーを下げるための軟磁性薄膜の両側面に素子長手方向の磁化を持つ還流磁区は形成されない。外部磁界が印加される方向である素子長手方向の透磁率が低い還流磁区が形成されなければ、前記感磁部の単位体積当たりの磁界検出感度が向上する。

また、前記感磁部の前記非磁性材料層を介して隣接する前記軟磁性薄膜或いは薄帯が、その幅方向の両側端から発生する磁束によって互いに磁気的に結合されていると、前記感磁部のアスペクト比W/Lを小さくしたときでも、素子長手方向に発生する形状磁気異方性の影響を受け難くなるので、素子長手方向に磁気モーメントが配向する磁区の形成を防ぐことができる。すると、駆動交流電流が与えられている前記感磁部に外部磁界を印加したときの、前記感磁部からの出力電圧を最大とする外部磁界の大きさの絶対値Hpの変化を抑えることができるので、製造時における前記感磁部の素子幅Wや素子長さLのバラつきが、直接、磁気インピーダンス効果素子の特性のバラつきにつながることがなくなる。

なお、本発明では、磁気インピーダンス効果素子の磁界検出感度を十分高くするために、前記感磁部の前記アスペクト比W/Lが0.3以下であることが好ましい。

また、前記感磁部に流される交流電流が前記軟磁性薄膜或いは薄帯に流れて、確実に磁気インピーダンス効果を発揮できるように、前記非磁性材料層は、前記軟磁性薄膜或いは薄帯の材料の比抵抗よりも大きな比抵抗を持つ材料を用いて形成されていることが好ましい。

前記磁気インピーダンス素子の感磁部を構成する軟磁性薄膜或いは薄帯は、1MHz〜数百MHzの高周波領域において透磁率μが高くなくてはならない。さらに、外部磁界(放送電波の磁界成分)によって軟磁性薄膜或いは薄帯に応力がかかって磁気特性が劣化しないように、磁歪定数λが小さいことが好ましい。

前記が、このような性質を備えた薄膜磁性体として形成されるために、前記軟磁性薄膜は、以下に示すような微結晶軟磁性合金薄膜として形成されることが好ましい。

1.組成式が、FehMiOjで表され、アモルファス構造を主体とした微結晶軟磁性合金薄膜。

【発明の実施の形態】
図1は、本発明の実施の形態の磁気インピーダンス効果素子を示す斜視図である。

図1の磁気インピーダンス効果素子Mは、アルミナチタンカーバイドなどの非磁性材料からなる基板21上に、軟磁性薄膜22、非磁性材料層23、及び軟磁性薄膜24が順次積層されて形成された感磁部25、および感磁部25の両端部にCu、Ni、Ti、Crなどの導電性材料により形成された電極部26,26によって構成されている。感磁部25は、略長方形状または線状にパターン形成されている。また、感磁部25はU字形状またはジグザグ状に形成されてもよい。

なお、図1では、電極部26,26が感磁部25の素子長手方向の両端部に形成されているが、電極部26,26は、軟磁性薄膜24の上面の両端部付近上にCuなどの導電性材料を積層して形成されてもよい。
