After the production of the AlGaInP-based
As a result of diligent research, the present inventors have found that such a change in light output due to long-time light emission is a non-radiative recombination center generated at the pn junction interface between the n-type first cladding layer 4 and the p-type
FIG. 14 shows an energy band state in the vicinity of the
The
As a result, when light is emitted for a long time, crystal defects are generated at the
When light emission is continued for a long time, crystal defects further grow and spread in the
As a similar structure in FIG. 12, Japanese Patent Application Laid-Open No. 2-151085 discloses that the thickness of the gap between the light emitting
However, since the pn junction is formed at the interface between the intermediate layer and the
The phenomenon that the light output increases as the impurity concentration of the
In the
In the
In order to increase the output of the LED, it is necessary to sufficiently increase the energy gap difference between the light emitting
In order to increase the output of the
For example, since the above relationship is established between the
Originally, even when a p-type impurity is contained in the
In the
Conventionally, the Al mixed crystal ratio of the cladding layers 103 and 105 was about 0.7, but the Al mixed crystal ratio of the cladding layer was reduced to 1 in order to improve carrier confinement and further increase the output of the LED. When increased, the conventional method was found to be insufficient to prevent impurity diffusion. That is, the diffusion of the p-type impurity is remarkable when the mixed crystal ratio of Al is large.
Accordingly, an object of the present invention is to provide a highly reliable LED whose light output does not decrease even when light is emitted for a long time. Therefore, diffusion of impurities into the light emitting layer is prevented. This is because (1) an intermediate barrier layer is provided so that defects generated at the pn junction interface do not diffuse into the light emitting layer, and (2) the Al mixed crystal ratio of the p-type cladding layer is increased to confine carriers. It becomes possible by improving it.
The light-emitting diode of the present invention is a double heterojunction light-emitting diode made of at least a III-V group compound semiconductor material and sandwiching a light-emitting layer having a narrow energy gap with a clad layer having a large energy gap. The type cladding layer is composed of a p-type second intermediate barrier layer having a small Al mixed crystal ratio and a low impurity concentration, and a p-type second cladding layer having a high Al mixed crystal ratio and a high impurity concentration on the side closer to the light emitting layer. It is characterized by that.

As is clear from the above description, according to the present invention, it is possible to realize an LED with a small decrease in light output even when light is emitted for a long time.
In particular, according to the LED of the present invention , a p-type impurity that easily diffuses from the current diffusion layer or the p-type second cladding layer even when a high-brightness LED having a high Al mixed crystal ratio in the cladding layer emits light for a long time. According to the LED of the present invention , the Al ratio of the p-type second intermediate barrier layer is 0.5 or less, and the Al ratio of the p-type second cladding layer is 0.7 or more. According to the LED of the present invention , even if the p-type second intermediate barrier layer is present, the carrier confinement effect by the p-type second cladding layer is maintained, so that high output is possible and even at high temperatures. It is possible to maintain the characteristics. Further, since the impurity concentration is low, the diffused impurities are absorbed and are not diffused to the light emitting layer.
According to the LED of the present invention, the p-type impurities that are easily diffused from the current diffusion layer and the p-type second cladding layer are spread to the light emitting layer even if light is emitted for a long time in the red to green wavelength region.

However, it is not lattice matched to the GaAs substrate. Since the Al mixed crystal ratio needs to be lowered to 0.01 in order to reduce the resistivity, the energy gap is reduced by reducing the In mixed crystal ratio to 0.01 and lowering the Al mixed crystal ratio. Is preventing. By adding 0.01 of In, the electrode formation surface becomes smoother than GaP, and peeling of the electrode is less likely to occur. On the other hand, since the mixed crystal ratio of In is as small as 0.01, the

FIG. 2B shows a band state after the
Similarly to FIG. 14, FIG. 2A shows a state in which carriers are injected into the
The injected carriers try to recombine in the vicinity of the pn junction, but holes and electrons are present on the side where the energy gap near the pn junction is small, that is, on the
As described above, in the present invention, the
FIG. 2B shows a band state after the
In this way, the
The diffusion length of electrons is usually 0.5 to 1.5 μm. In an InGaAlP-based semiconductor layer having an In composition ratio of about 0.5 that is lattice-matched to the
Note that, in the above, in particular, the energy gap of the p-type
Further, the Al mixed crystal ratio of the
A large number of devices according to the first embodiment were manufactured, and the light output after driving current of 1000 mA for 1000 hours at room temperature under the same conditions as in FIG. 13 was measured. As a result, the average was 650 μW, and the driving current was 20 mA at the initial light emission. An LED having a change rate within ± 2% of the light output and a practically small change rate was obtained.

The InGaAlP-based material lattice-matched to the

It is well known that Zn, which is a p-type impurity, diffuses when light is emitted for a long time. As Zn diffuses into the
However, when the

In the LED of the third embodiment, since the generation of crystal defects is smaller than that in the first embodiment, the light output is slightly higher. Specifically, as a result of measuring the light output after energization for 1000 hours at a drive current of 50 mA at room temperature, which is the same conditions as in FIG. 13, the average is 720 μW, and the light output at a drive current of 20 mA in the initial light emission is within ± 2%.

All the above explanations have been made on the case of an InGaAlP-based semiconductor lattice-matched to a GaAs substrate.
In the above configuration, one of the p-type clad
In particular, in the p-type second intermediate barrier layer 53 and the p-type
The Al mixed crystal ratio x of the p-type
It is particularly important for the first p-type cladding 53 layer to have an Al mixed crystal ratio as low as 0.5. As a result, crystallinity is improved, and diffusion of impurities can be prevented even when the layer thickness is thin.
When the thickness of the p-type second intermediate barrier layer 53 is increased, carriers overflowing from the light-emitting layer are lost in the p-type second intermediate barrier layer 53 due to light emission or non-light-emitting recombination, thereby reducing the light emission efficiency in the light-emitting
It is more desirable to optimize the impurity concentration and thickness.
FIG. 10A is a plot of the light output after 1000 hours of light emission at room temperature with respect to the light output in the early stage of light emission against the impurity concentration of the p-type second intermediate barrier layer 53. p型第2中間障壁層53の不純物濃度を高くした場合、電流拡散層106、p型第2クラッド層54等から拡散してきた不純物によりp型第2中間障壁層53の不純物が発光層に押し出されて発光効率が低下したものと考えられる。
When the impurity concentration of the p-type second intermediate barrier layer 53 is increased, the impurities diffused from the
Further, if the thickness of the p-type second intermediate barrier layer 53 is too thin, a part of the impurities diffuses to the

FIG. 10B shows a current of 50 mA at room temperature relative to the light output at the initial light emission when the impurity concentration of the

(Embodiment 7)
FIG. 11 shows a cross-sectional view of the seventh embodiment. First, an n-type (Al x Ga 1-x ) y In 1-y P first cladding layer 21 (x = 1.0, y = 0.5,

The above description has been given for the case of an InGaAlP-based semiconductor lattice-matched to a GaAs substrate. As is apparent from the above description, the energy depends on the Al mixed crystal ratio of other materials, such as AlGaAs, AlGaInSb, InGaAsP, and AlGaInN. It is apparent that the present invention can be applied to III-V group compound semiconductors for controlling the gap by changing the specific layer thickness and carrier concentration in accordance with the spirit of the present invention.
