本発明は、平流し方式で被処理基板に処理を施す基板処理装置に関する。

【従来の技術】
最近、LCD(液晶表示ディスプレイ)製造におけるレジスト塗布現像処理システムでは、LCD基板の大型化に有利に対応できる洗浄方法あるいは現像方法として、搬送ローラや搬送ベルトを水平方向に敷設してなる搬送路上でLCD基板を搬送しながら現像処理あるいは洗浄処理を行うようにした、いわゆる平流し方式が普及しつつある。

一般に、平流し方式の現像装置や洗浄装置では、処理工程の最終段で基板の表面に残存または付着している液を取り除いて基板を乾燥させるためのツールとして、エアナイフが用いられている。エアナイフは、搬送路の左右幅方向で基板の端から端までカバーする無数のガス吐出口またはスリット状のガス吐出口を有し、所定の位置で直下または直上を通過する基板に対してナイフ状の鋭利な気体流(通常は空気流または窒素ガス流)を吹き付けるものである。このナイフ状の鋭利な気体流の吹き付けにより、基板がエアナイフの傍を通過する際に、基板表面の液が基板後端側へ掃き寄せられるようにして基板の外へ払い落とされる(つまり液切りされる)。

【発明が解決しようとする課題】
しかしながら、従来のこの種の基板処理装置では、エアナイフより吹き付けられる乾いた気流で基板表面が一気に乾燥するため、乾燥直後に基板表面に付着する何らかの成分を含んだミストや基板表面から溶け出した成分を含む微小な液体の凝集物が基板上でシミや残渣になりやすく、後工程で不良を招く原因になっている。たとえば、現像工程で形成されたレジストマスクの開口の中に残渣が生じると、後のエッチング工程でこれが不所望なマイクロマスクとなって、エッチング不良を来すことになる。

本発明は、かかる従来技術の問題点に鑑みてなされたもので、平流し方式において乾燥処理後の基板表面にシミや残渣が生じるのを防止して処理品質を向上させるようにした基板処理方法および基板処理装置を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために、本発明の基板処理装置は、被処理基板をほぼ水平な姿勢で水平方向に搬送する搬送路と、前記搬送路上で前記基板に所定の処理液を供給して液処理を行う液処理部と、蒸気を噴射する蒸気噴射ノズルを1つまたは複数有し、前記液処理部より下流側の前記搬送路上で前記基板に前記蒸気噴射ノズルより蒸気を吹き付けて前記基板上から液を掃き出す乾燥処理部とを有し、前記乾燥処理部が、第1の位置にて前記搬送路の上方から前記基板の上面に蒸気を吹き付ける蒸気噴射ノズルと、第2の位置にて前記搬送路の下から前記基板の下面に蒸気以外の気体を吹き付けるガス噴射ノズルとを有する。

本発明の基板処理装置においては、ガス噴射ノズルより基板の下面に蒸気以外の気体または乾燥ガスを吹き付けて基板裏面の液切りを行うと同時に、液処理後に液が付いている基板の上面に対しては蒸気噴射ノズルより蒸気を吹き付けて蒸気流の圧力で基板上から液を掃き出す。この場合、液が掃き出された直後に、基板のおもて面は完全に乾燥することなく、蒸気の元となった液体の極めて薄い液膜で覆われた状態つまり半乾きまたは生乾きの状態となる。この半乾き状態の基板表面にミストが付着しても、水膜の中で分散または拡散して溶解するため、シミを生じることはない。また、基板表面から不純物成分を有する液体が解け出しても、やはり水膜の中で分散するので、凝集することはなく、残渣を生じることはない。

本発明において、基板上の液を掃き出した跡に形成される液膜は、薄いため大気中でも蒸発しやすく、自然乾燥により比較的短時間で消失し得る。もっとも、後工程の加熱処理で基板上に残存する液を強制的に蒸発させてもよい。

本発明の基板処理装置において、好ましくは、乾燥処理部が、所定の液体を蒸発させて蒸気を発生する蒸気発生手段と、この蒸気発生手段より発生された蒸気を他の気体と混合して昇圧する昇圧手段とを有してよい。この場合、蒸気発生手段における蒸気発生量または発生レートや他の気体(たとえばエアーまたは窒素ガス)との混合率を制御することによって、基板に吹き付ける蒸気の濃度を調整できる。また、昇圧手段における吐出圧力を制御することによって、基板に吹き付ける蒸気の圧力を調整できる。

また、本発明の別の観点による基板処理方法は、基板をほぼ水平な姿勢で搬送しながら前記基板のおもて面に所定の処理液を供給して液処理を行う第1の工程と、前記液処理の後に前記基板をほぼ水平な姿勢で搬送しながら前記基板のおもて面に蒸気を吹き付けて前記基板おもて面から液を掃き出すと同時に前記基板の裏面に乾燥ガスを吹き付ける第2の工程とを有する。
この基板処理方法においては、第1の工程の液処理によって基板に付着した液を、基板おもて面では蒸気を吹き付けて掃き出し、基板裏面では乾燥ガスを吹き付けて払い落とす。好ましくは、第2の工程で、液を掃き出した直後の基板のおもて面が生乾きの状態になるようにしてよい。この生乾きの状態は、大気中で自然乾燥により10秒ないし数10秒で蒸発する程度の極薄の液膜が基板のおもて面の上に形成されている状態である。もっとも、第2の工程の後に基板のおもて面に残る液を加熱処理により蒸発させてもよい。

本発明の好適な一態様によれば、蒸気を吹き付ける位置と乾燥ガスを吹き付ける位置とが基板に対してほぼ真向かいの位置となるように設定される。別の好適な一態様によれば、乾燥ガスを吹き付ける位置が蒸気を吹き付ける位置に対して搬送方向の下流側に位置するように設定される。また、好ましくは、蒸気と乾燥ガスとを基板の搬送方向と直交する水平方向において少なくとも基板の一端から他端までに亘って吹き付けてよい。

【発明の実施の形態】
以下、添付図を参照して本発明の好適な実施形態を説明する。

図1に、本発明の基板処理方法および基板処理装置を適用できる一構成例としての塗布現像処理システムを示す。この塗布現像処理システム10は、クリーンルーム内に設置され、たとえばLCD基板を被処理基板とし、LCD製造プロセスにおいてフォトリソグラフィー工程の中の洗浄、レジスト塗布、プリベーク、現像およびポストベーク等の各処理を行うものである。露光処理は、このシステムに隣接して設置される外部の露光装置12で行われる。

この塗布現像処理システム10は、中心部に横長のプロセスステーション(P/S)16を配置し、その長手方向(X方向)両端部にカセットステーション(C/S)14とインタフェースステーション(I/F)18とを配置している。カセットステーション(C/S)14は、システム10のカセット搬入出ポートであり、基板Gを多段に積み重ねるようにして複数枚収容可能なカセットCを水平方向たとえばY方向に4個まで並べて載置可能なカセットステージ20と、このステージ20上のカセットCに対して基板Gの出し入れを行う搬送機構22とを備えている。搬送機構22は、基板Gを保持できる手段たとえば搬送アーム22aを有し、X,Y,Z,θの4軸で動作可能であり、隣接するプロセスステーション(P/S)16側と基板Gの受け渡しを行えるようになっている。

プロセスステーション(P/S)16は、システム長手方向(X方向)に延在する平行かつ逆向きの一対のラインA,Bに各処理部をプロセスフローまたは工程の順に配置している。より詳細には、カセットステーション(C/S)14側からインタフェースステーション(I/F)18側へ向う上流部のプロセスラインAには、洗浄プロセス部24と、第1の熱的処理部26と、塗布プロセス部28と、第2の熱的処理部30とを横一列に配置している。一方、インタフェースステーション(I/F)18側からカセットステーション(C/S)14側へ向う下流部のプロセスラインBには、第2の熱的処理部30と、現像プロセス部32と、脱色プロセス部34と、第3の熱的処理部36とを横一列に配置している。このライン形態では、第2の熱的処理部30が、上流側のプロセスラインAの最後尾に位置するとともに下流側のプロセスラインBの先頭に位置しており、両ラインA,B間に跨っている。

洗浄プロセス部24の下流側に隣接する第1の熱的処理部26は、プロセスラインAに沿って中心部に縦型の搬送機構46を設け、その前後両側に複数のユニットを多段に積層配置している。たとえば、図2に示すように、上流側の多段ユニット部(TB)44には、基板受け渡し用のパスユニット(PASS)50、脱水ベーク用の加熱ユニット(DHP)52,54およびアドヒージョンユニット(AD)56が下から順に積み重ねられる。ここで、パスユニット(PASS)50は、スクラバ洗浄ユニット(SCR)42側と基板Gの受け渡しを行うために用いられる。また、下流側の多段ユニット部(TB)48には、基板受け渡し用のパスユニット(PASS)60、冷却ユニット(CL)62,64およびアドヒージョンユニット(AD)66が下から順に積み重ねられる。ここで、パスユニット(PASS)60は、塗布プロセス部28側と基板Gの受け渡しを行うためのものである。

図2に示すように、搬送機構46は、鉛直方向に延在するガイドレール68に沿って昇降移動可能な昇降搬送体70と、この昇降搬送体70上でθ方向に回転または旋回可能な旋回搬送体72と、この旋回搬送体72上で基板Gを支持しながら前後方向に進退または伸縮可能な搬送アームまたはピンセット74とを有している。昇降搬送体70を昇降駆動するための駆動部76が垂直ガイドレール68の基端側に設けられ、旋回搬送体72を旋回駆動するための駆動部78が昇降搬送体70に取り付けられ、搬送アーム74を進退駆動するための駆動部80が回転搬送体72に取り付けられている。各駆動部76,78,80はたとえば電気モータ等で構成されてよい。

図3に、この塗布現像処理システムにおける処理の手順を示す。先ず、カセットステーション(C/S)14において、搬送機構22が、ステージ20上の所定のカセットCの中から1つの基板Gを取り出し、プロセスステーション(P/S)16の洗浄プロセス部24のエキシマUV照射ユニット(e−UV)41に搬入する(ステップS1)。

現像液供給部126で上記のようにして被処理面全体に現像液を供給された基板Gはそのまま搬送路108に乗って現像液落し部128に搬入される。そして、現像液落し部128内で下流側の所定位置に着くと、そこに設置されている基板傾斜機構130が作動して基板Gを搬送路108より上に持ち上げて基板Gを搬送方向に、しかもたとえば前向き、つまり前工程を行う現像液供給部126側が上側となるように基板Gを傾斜させる。この傾斜姿勢により、基板G上に盛られていた現像液の大部分が基板前方に流れ落ちて現像液パン134に回収される。このように、前工程を行う現像液供給部126側が上側となるように基板Gを傾斜させるので、現像液落とし部128で基板Gを傾けて液切りを行う際に、現像液パン134にて跳ね返った液が現像液供給部126側の基板Gに付着する可能性を低減できる。

現像部112で上記のような現像液の供給と回収を終えた基板Gは、搬送路108に乗ってリンス部114に搬入される。リンス部114では、図5につき上述したようなノズル走査機構SCRの走査駆動によりリンス液供給ノズルRNが搬送路108に沿って水平に移動しながら搬送中の基板Gの上面(被処理面)に向けてリンス液たとえば純水を吹き付ける。基板Gの外に落ちたリンス液は、搬送路108の下に設置されているリンス液パン136に受け集められる。

リンス部114で上記のようなリンス工程を終えた基板Gは、搬送路108に乗って乾燥部116に搬入される。乾燥部116では、図4および図8に示すように搬送路108上を搬送される基板Gに対して所定位置に設置した上下のベーパナイフVNU,VNLより基板上面(被処理面)および裏面にナイフ状の鋭利な水蒸気流を当てることにより、基板Gに付着している液(主にリンス液)を基板後方へ払い落す(液切りする)。

ここで、この実施形態の乾燥部116におけるベーパナイフ機構の作用を詳細に説明する。図8に示すように、両ベーパナイフVNU,VNLを通過する基板Gは、前段のリンス処理部M6でリンス液を浴びてきており、概して、基板上面にはリンス液が1つないし数個の液膜RUの形態で付いており、基板下面にもリンス液の液滴RLが多数付着している。

図11の(A)に示すように、搬送路108上で基板Gが上下ベーパナイフVNU,VNLの間を通過する際、上部ベーパナイフVNUは搬送方向に逆らう向きで斜め上方から基板Gの上面に水蒸気を吹き付け、下部ベーパナイフVNLは搬送方向に逆らう向きで斜め下方から基板Gの下面に水蒸気を吹き付ける。そうすると、基板Gの上面では、図11の(B)に示すように、水蒸気流の圧力でリンス液の液膜RUが表面張力に抗して基板後方へ押し寄せられ、大部分は基板後端から基板の外へ落とされ、一部は基板下面に廻り込む。そして、基板Gの下面では、図11の(C)に示すように、水蒸気流の圧力でリンス液の液滴RLが基板後端部へ寄せ集められ、基板上面から廻り込んできた分と一緒に殆どが基板後端から基板Gの外へ押し出される。基板Gの外へ押し出された液は重力で落下してパン138に受け集められる。

このように、この実施形態では、表面にリンス液RU,RLが付いている基板Gに対してベーパナイフVNU,VNLより水蒸気を吹き付けて水蒸気流の圧力で基板上からリンス液を掃き出すようにしたので、リンス液を掃き出した後の基板表面は半乾きまたは生乾きの状態となる。つまり、基板Gに吹き付けられた水蒸気の一部が基板表面で液化することにより、リンス液を掃き出しても、基板表面は完全に乾くことはなく極薄の水膜Mで覆われた状態となる。このことにより、リンス液の飛散によって発生したミストの中でベーパナイフVNU,VNLの下流側(搬送方向の前方側)に回って基板表面に付着するものがあっても、水膜Mの中で分散するため、シミを生じることはない。また、基板表面、特に上面(被処理面)のレジスト膜または下地膜から溶け出した液体も、やはり水膜Mの中で分散するため、凝集して残渣を生じるようなことはない。基板上の水膜Mは、極薄のために大気中でも蒸発しやすく、自然乾燥により10秒ないし数10秒も経過すれば大方消滅する。

また、この実施形態では、上部ベーパナイフVNUと下部ベーパナイフVNLとの間で搬送方向に位置的なオフセットをもたせることにより、基板Gの上面および下面における液の掃き寄せないし掃き出しに時間的なオフセットを与え、それによって基板後端における液切りを良好に行い、基板後端付近の液の残留を防止ないし低減することができる。

上記した実施形態は現像ユニットまたは現像装置に係るものであったが、本発明は現像装置以外の基板処理装置にも適用可能であり、たとえば上記のような塗布現像処理システムにおいては洗浄プロセス部24のスクラバ洗浄ユニット(SCR)42にも適用可能である。すなわち、スクラバ洗浄ユニット(SCR)42における搬送路上のリンス処理部の下流側で上記実施形態と同様の乾燥処理を行うことができる。また、本発明はリンス液以外にも任意の液の液切りに適用可能であり、蒸気源には純水以外の液体も使用可能である。本発明における被処理基板はLCD基板に限るものではなく、液切りまたは乾燥を必要とする任意の被処理基板が含まれる。

【発明の効果】
以上説明したように、本発明の基板処理方法または基板処理装置によれば、平流し方式において液処理後の被処理基板に対して、基板の裏面(下面)については蒸気以外の気体または乾燥ガスを吹き付けて液切りし、基板のおもて面(上面)については蒸気を吹き付けて基板上の液を掃き出し、半乾きの状態にして乾燥処理するようにしたので、乾燥処理後の基板のおもて面にシミや残渣が生じるのを効果的に防止して、処理品質を向上させることができる。

A so-called flat-flow method in which development processing or cleaning processing is performed while an LCD substrate is being transported is becoming widespread.
