【発明の属する技術分野】
本発明は、半導体や液晶、光ディスクなど薄膜を形成するためのプラズマCVD装置に関するもので、特に金属などの導電体チャンバーで構成される反応室を用いたプラズマCVD装置及びそのクリーニング方法に関するものである。

【従来の技術】
基板上に薄膜を形成するための方法として、減圧状態で、スパッタリング現象を利用したスパッタ法、蒸着現象を利用した真空蒸着法、プラズマによる低温ガス分解を利用したプラズマCVD法、ガスの熱分解を利用した熱CVD法、短波長光や紫外線のエネルギーによってガスを分解する光CVD法等のCVD(Chemical Vaper Deposition)法等が知られている。また、それらの複合技術や、応用技術なども数多く研究開発され、実際の製造方法にも使用されてきている。

上記のような薄膜形成技術のうち、プラズマCVD法は、減圧状態で反応気体に直流または高周波電圧を印加し、グロー放電によって反応ガスを分解、生成し、基板上に被膜を堆積する方法である。この方法による薄膜形成は、プラズマのもつ高い電子温度数eVなどのプラズマエネルギーによって、比較的に低温(500℃以下)でガスを分解できることや、ガスの種類を代えることで様々な組成の膜を真空を利用して高純度で形成することができるために、半導体分野、液晶分野、光ディスク分野、磁気ディスク分野など様々なところで実施されている。

少し前までは、基板に対して薄膜を形成する場合は、一度に多数の基板を処理するバッチ型のプラズマCVD装置を用いることがよく知られていた。
しかし、バッチ処理の場合は同時に処理した場合でも各基板毎に若干薄膜の特性が変化するために、精度の高い薄膜の要求に繰り返し精度、基板間バラツキが大きく対応が困難であった。
また、基板を同時に複数枚数(4〜8枚程度)を処理するために基板を載置しかつ基板ごと移動するための基板ホルダーが必要であった。この基板ホルダーは、基板の成膜が終了するとプラズマCVD装置の外にでて、次の基板を載置して再び装置内で処理される。
そのため、真空加熱・大気圧室温を繰り返すために基板ホルダーに付着した膜が剥がれるいわゆるピーリング現象が発生していた。

バッチ処理は上記のような理由により、最近プラズマCVD装置に限らず薄膜成膜エッチングなどほぼ全般的に使用されなくなり、代わりに枚葉式の装置が使われるようになった。

枚葉式の場合は、基板と一緒に移動する基板ホルダーを使用せず基板を一枚一枚順番に処理し、移動も基板のみを移動させる方式である。この方式をを利用した従来のプラズマCVD装置を図2、図3を用いて説明する。

図2には枚葉式のプラズマCVD装置の上面図を示しているが、201に示す室が基板を搬入搬出するロード室になる。室202〜206が反応室になる。

ロード室201に処理をする基板をカセットなどで複数枚セットする。ロード室201に基板をセットした後に減圧にする。十分な圧力まで減圧されるとロード室201と共通室207の間のゲート弁210が開く。共通室207に設置された基板搬送手段208は、ロード室201内のカセットにセットされている複数枚の基板の中から1枚をロード室201から共通室207へ移動する。移動された状態が図2に示されており基板209は、薄膜を形成する反応室に移動する。基板209の移動は、基板搬送手段208により反応室に移動させる。

共通室207と、各反応室202〜206およびロード室201はゲイトバルブ210で接続されており、各室に基板209を出し入れするときにその室のゲイトバルブを開ける。また、ロード室201、各反応室202〜206および共通室207はそれぞれ真空排気手段により真空にされる。
薄膜形成は、アモルファス太陽電池のような積層型(P層I層N層等)や、半導体の保護膜のように単層のものなど色々なタイプがある。そのため、各室での処理は形成する膜の種類や積層型などによって異なる。

図3は図2のA−Aで切った、共通室室207および反応室204の断面図を示す。

反応室204の中には、電極211と基板ホルダー212が設置されている。なお、電極211は電源213に接続され、基板ホルダー212および反応室202は接地されている。また、基板ホルダー212には、図示しないが基板を加熱するためのヒーターが備わっている。
この基板ホルダー212は、前述のバッチ型のものとは異なり、反応室204の中に存在し、基板210と一緒に搬送されることはない。

そして、基板209を共通室207より基板ホルダー212上に設置し、導入管214より反応ガスを導入する。そして、電極211に電圧をかけてプラズマを215で示す空間に発生させ、基板上に薄膜を形成する。
薄膜が形成された基板210は、再び共通室207内の搬送手段208によって反応室204から、共通室207に移動され次の処理に移される。そして反応室204には別の基板が搬入され、同様に薄膜形成処理が行われる。これら一連の処理では基板のみが移動される。

なお、217および218は真空排気手段であり、共通室内と反応室内をそれぞれ減圧状態に保つ。排気手段は、通常各室独立して設けられている。

反応室203〜206も反応室202と同じ構造になっており、成膜する膜の種類や厚さにより各反応室を使い分ける。例えば、反応室202では珪素膜を、反応室203では酸化珪素膜を、反応室204では窒化珪素膜を成膜する。
または、各反応室それぞれで窒化珪素膜、珪素膜、窒化珪素膜を積層する同一プロセスを行い、全体としてのスループットいわゆる生産性を向上させる。

勿論不純物を極度に抑えるために各室毎に成膜する膜種を決めるようにすることで、不純物を混入させることなく各膜を順次成膜することができ、生産効率があげることも可能である。

上述したプラズマCVD装置の構成のうち各室の構成材料には、主に金属などの導体、例えばアルミニウムやステンレススチールからなる。プラズマCVD装置の室の材料としては金属以外にも、絶縁体である石英やアルミナなどを用いることが知られているが、枚葉式の装置には使用されない。これは以下のような理由による。

枚葉式プラズマCVD装置の場合は1枚づつ基板を処理するために反応室を複数設けて生産性を向上させる必要がある。複数の反応室を設けると必然的にプラズマCVD装置は大型化する。そのために強度がある材料が必要になる。石英やアルミナなどの材料の場合は、硬度はあるが破損しやすい。真空室の材料としては、髪の毛一本ほどの傷あっても真空に保てないほど微妙である。
さらに、大型化複雑化するために加工しやすく加工精度の高い材料が必要である。しかもできるだけ安価なもののほうがよい。
以上のような条件を満たす材料を探すと現時点では、アルミニウムやアルミニウム合金やステンレススチールなどの金属材料を用いて反応室などをつくることが多い。

【発明が解決しようとする課題】
前述のような枚葉式プラズマCVD装置によって薄膜を形成する場合、分解させる反応気体は、基板上だけでなく反応室全体にまわる。熱CVDなどは、反応室全体を加熱するために基板上以外にも反応室全体に被膜が形成される。プラズマCVD法の場合は、プラズマが発生している基板のみに被膜が形成されることが理想だが、基板上以外の場所にも成膜される。すなわち、プラズマ215が基板209の近傍以外にも広がっているために、電極211の表面や反応室の内壁など露出している部分にも膜が形成される。

これは、電極と基板ホルダーの間でプラズマを発生させるだけではなく、反応室が金属材料すなわち導電体でできているために、プラズマが電極と基板ホルダーの間だけで発生するのではなく、それ以上に広がってしまうことに原因がある。バッチ型プラズマCVD装置の基板ホルダーとは異なり、基板以外に成膜された被膜は、大気に触れたり、室温-高温のサイクルを繰り返すことが無いために直ぐに剥がれるようなことはない。

しかしながら、成膜を続けていくとやはり剥がれ始める。そして、この膜は、パーティクルまたはフレーク等となって基板上や反応室の底に落ちる。
したがって、何回か成膜をおこなった後に、基板以外の場所に成膜、堆積した膜が剥がれ始める前に定期的に除去する必要がある。除去は、反応室内にエッチングガスを導入し、プラズマを発生させて膜をエッチングしておこなう。

成膜の際には、ひどい場合は、電極211に近い反応室の内壁との間、例えば図3の216で示す空間にもアーク放電等の不要放電が起こり、内壁への成膜膜厚が厚くなり結果として剥がれやすくなることもある。

反応室の内壁はその表面を比較的滑らかにする。これは、壁からの脱ガスを抑えて不純物を減少させることや、アーク放電を防止するため等に滑らかにしているものである。実際には、#400番以上のバフ研磨や電解研磨、複合電解研磨などによって、鏡面に近い状態にしている。この滑らかな表面に付着した被膜は、密着性が悪く剥がれやすい。剥がれた膜は、パーティクルまたはフレークとなって反応室に落ち堆積する。一旦剥がれてパーティクル、フレーク等になったこれらの堆積物は、成膜時に内壁に付着した膜状のものよりもプラズマエッチングによって除去しにくい。
実際には、完全に除去することができない。なぜ完全に除去できないのか理論的には判明していないが、経験則として膜状のものはエッチングできるが、パーティクルやフレーク等の固形体は完全にエッチングすることができない。

そのために、基板以外に付着した膜が剥がれるかなり前に、反応室のクリーニングを行う必要がある。そのため、装置の稼動時間のうち生産に寄与する成膜時間と、生産に寄与しないエッチング時間の兼ね合いによって、生産寄与の割合が減少する。
反応室表面に凹凸をつけると膜の剥がれ易さを減少できるが、表面積が大きくなり真空引きに時間がかかり、表面積の増加した凹凸表面からの脱ガス量が増加し真空装置を用いて純度の高い薄膜を形成するという本来の目的からはずれてしまう。

本発明は、以上のような問題点を解消するものである。すなわち、装置の大型化や加工の容易さを維持しつつ、アーク放電等の不要な放電を防止し、反応室に付着した膜が剥がれることによるパーティクルの量を減らし、クリーニングを容易とすることで、クリーニング時間を短縮し、装置の稼動時間の生産寄与の割合を高めることを目的とする。

【課題を解決するための手段】
本明細書で開示する発明は、
搬入室、共通室及び複数の反応室を有し、該複数の反応室が電極、該電極に対向する基板ホルダー及び前記電極と前記基板ホルダーとの間の空間を囲む絶縁体を有するプラズマCVD装置のクリーニング方法であって、
前記電極、前記絶縁体及び前記基板ホルダーで囲まれた空間にフッ化窒素を導入してプラズマを発生させ、前記電極、前記絶縁体及び前記基板ホルダーに付着した被膜をエッチングすることを特徴とするクリーニング方法に関する。

減圧状態に保持される導電体から構成される搬入室、共通室および反応室と、
前記共通室内に設置された、基板を反応室に出し入れする搬送手段と、
前記反応室内に、電気エネルギーを供給される電極と、

前記反応室にガスを供給するガス系と、
前記反応室を排気する排気系とを少なくとも有するプラズマCVD装置であって、前記電極と前記基板ホルダーおよび絶縁体で囲まれた空間でプラズマを発生させることを特徴とする。
さらに、上記プラズマCVD装置は、前記絶縁体を前記基板ホルダーが稼働して止まるときのストッパーとすることもできる。
また、上記構成において、前記絶縁体はアルミナとしても良い。

【発明の実施の形態】
図1に本発明のプラズマCVD装置を示す。図1は、共通室107と反応室の一つ104の断面図を示したものであり、CVD装置全体は、例えば図2の枚葉式のように、搬入室、共通室および複数の反応室からなっている。

共通室107と反応室104は、先に述べたとおりの理由により金属材料から構成されている。そしてゲイトバルブ110により接続されている。
反応室104においては、電極111および基板ホルダー112が設置される。電極111は電源113に接続され、基板ホルダー112および反応室104は接地されている。また、基板ホルダー112には、図示していないが、基板を加熱するためのヒーターが備わっている。

なお、117および118は真空排気手段であり、共通室内と反応室内をそれぞれ減圧状態に保つ。また、114は反応気体を反応室104中に導入する管である。図1の場合、電極111は網状になっており、反応気体は導入管114を通って電極111より反応室104に導入される。

そして、図1に示すように、絶縁体120、例えばアルミナを取り付ける。この状態で、電極111に電圧をかけると、発生するプラズマ115は、電極111、基板ホルダー112および絶縁体120に囲まれている状態になる。
したがって、絶縁体120により、プラズマが電極と基板ホルダーの間より広がることなく、電極111と反応室104との間でアーク放電等の不要放電が起こることを防止できる。

また、共通室107から基板109を反応室104中に出し入れするのは搬送手段108によっておこなわせる。このとき、基板ホルダー112は図1の点線112’に示すように下に位置する。こうすることにより、絶縁体120が障害にならないように搬送手段108により基板109を置くことができる。

さらに、基板109上に膜を形成するときは、プラズマが電極111と基板ホルダー112および絶縁体120に囲まれるようにするために、基板ホルダー112が上がる。このとき、絶縁体120がストッパーとなり、基板ホルダー112が止まるようにしておく。こうしておくと、基板ホルダー112が上がりすぎて基板109が電極111と接触する恐れがなく、装置の自動化において安全性が増す。

このように、プラズマ115が広がらないのでプラズマ密度が上がり、アーク放電等の不要放電も起こらないので、基板109上に形成する膜の成膜速度があがる。
また、成膜の際、主に電極111の表面や絶縁体120の表面に被膜が形成してしまう。しかし、絶縁体120の表面は凹凸があるので形成した被膜は金属に比べ密着性が良く、パーティクルやフレークなどになって落ちにくくなる。したがって、パーティクルやフレークなどの量を減らすことができ、プラズマエッチングによる反応室のクレーニングが容易になる。
さらに、被膜は主に電極111の表面や絶縁体120の表面に主に形成され、反応室自体にはほとんど形成されないので、クリーニングする面積が狭くなる。また、上述のようにプラズマが広がらないのでプラズマ密度が高くなる。

以上のような理由により、クリーニング時間が短縮し、装置の稼働時間の生産寄与の割合を高めることができる。

【実施例】
(実施例1)
本実施例では、窒化珪素膜を基板上に形成する場合を例にしながら、本実施例の枚葉式プラズマCVD装置の説明をする。図4に本実施例のプラズマCVD装置の反応室の断面図を示す。

図4において、反応室401中に電極402および基板ホルダー403が設置されている。電極402は網状になっており、反応気体は導入管409を通り、網状の電極402から反応室に導入するようになっている。
また、電極402と基板ホルダー403との間の空間405と反応室401との間に絶縁体、例えばアルミナ406、407が配置されている。

410に示す部分は石英で形成されている。石英410は次のような理由により設置する。絶縁体406と407との間を通って反応気体が反応室の壁に接触する。したがってこの接触するアルミニウム製の反応室の壁の表面にも被膜が形成される。この被膜はアルミニウム上に形成されるので、パーティクルとなってしまう。これを防止するために石英410を設置する。
また、411は排気管でターボ分子ポンプ、ロータリーポンプの順に接続され、反応室内を減圧状態に保つ。本実施例では、まず反応室内を0.3torrにする。

次に基板ホルダー403と電極402との距離を65mmにした状態で、図示しない搬送手段により基板ホルダー403上にガラス基板404を設置する。この状態において絶縁体406、407は基板404を設置する際の障害にはならない。
そして、基板ホルダーを上げて、基板ホルダー403と電極402との距離を15〜25mmとし、図に示す状態にする。本実施例では20mmとする。

このように、基板ホルダー403は上下に動くようになっており、基板404を置くときは、基板がスムーズに置けるように基板ホルダー403と絶縁体407とが十分離れるよう下がった状態にし、この基板上に成膜するときに図4のように上に上がる。
基板の位置(基板と電極との距離)は調節ができるようになっている。絶縁体407は基板ホルダー403が上に上がったときのストッパーの役割もしており、基板ホルダー403が上がるときの安全性を上げている。

また、図示されてないが、基板ホルダー403中に基板404を加熱するためのヒーターが装備されている。

そして、シラン、アンモニア、窒素及び水素の混合気体を、シラン/アンモニア/窒素/水素=30/150/250/100SCCMで、網状の電極402より反応室に導入する。そして全圧0.2〜1torrの条件下で100〜300WのRFを図示しない電源より電極402にかけて、空間405にプラズマを発生させる。このときの基板温度は250〜400℃とする。本実施例では、全圧0.5torr、RFを200W、基板温度を325 ℃とする。
また、電極の大きさは200mmφであるので、電極にかかる電圧はおよそ0.3〜1W/cm2である。このとき発生したプラズマは絶縁体406、407により広がらず、また、反応室の壁と電極との間でアーク放電等は起こっていない。

以上のようにして窒化珪素膜を成膜する。本実施例の条件下での窒化珪素膜の成膜速度はおよそ1400Å/minである。従来のプラズマCVD装置で成膜する場合の成膜速度はおよそ300Å/minであるので、成膜速度が格段にあがることがわかる。

なお、絶縁物406と407との間はなるべく平行にした方が膜質のよい膜を得ることができる。特に膜質のよいものを得たいときはこの間隔をやや広めにとるとよい。本実施例では3〜5mmとする。

そして、窒化珪素膜は絶縁物406、407の空間405側の表面などにも形成されている。しかし、反応室の表面にはほとんど被膜されていない。
これらの膜はアルミナの表面に形成されているのでパーティクルなどとして落ちにくく、反応室中のパーティクルなどの量が減る。

そしてある程度成膜をおこない、絶縁物406、407の表面等にある程度被膜が形成された後、クリーニングをおこなう。本実施例では、絶縁物に膜がおよそ10〜20μmついた時点でクリーニングをおこなう。

エッチングガスはふっ化窒素及び窒素の混合気体を用いる。反応室中は、ふっ化窒素/窒素=80/300SCCMで混合気体を流し全圧をおよそ0.2〜1torrにする。
本実施例では0.5torrでおこなう。
また、基板ホルダー403と電極との距離はおよそ50mmとする。これは絶縁物408と407との間の、それぞれの表面にも窒化珪素膜が付着している。これらをエッチングするために、基板ホルダーを下げ、絶縁物407と408との間をあけておく。

そしておよそ100〜200Wの高周波を電極にかけ、クリーニングをおこなう。本実施例では200Wでおこなう。この場合エッチングはおよそ40分で終了する。従来では5〜6時間もかかっていたところ、その約1/8〜1/9のエッチング時間に短縮する。

このように、アルミナなど絶縁体の表面は、反応室の内壁の表面すなわち金属表面よりも凹凸がある。したがって、形成された被膜膜は剥がれにくくなっており、基板や反応室の底に落ちるパーティクル等の量を減らすことができ、クリーニングが容易になる。
また、絶縁体406、407が配置されているので、プラズマが広がることを防ぐことができる。したがって、電極と反応室の内壁との間にアーク放電等の不要な放電が発生せず、プラズマ密度も高くなっている。
さらに、被膜は反応室の壁にはほとんど形成されていなく、絶縁体や電極等に主に被膜されているので、クリーニングしなくてはならない面積は狭い。

以上のことより、クリーニングが簡単になり、時間も短縮でき、装置の稼働時間の生産寄与の割合を高めることができる。

(実施例2)
図4に示す装置を用いて基板上に酸化珪素膜を形成する場合について述べる。

図4に示す装置において、反応ガスをTEOS/酸素=10/300SCCMで反応室に導入し、全圧をおよそ0.5〜1torrにする。本実施例では0.75torrでおこなう。

また、基板温度は300〜400℃、RFは150〜300W、基板と電極との距離は10〜15mmとして、基板上に酸化珪素膜を形成する。本実施例では基板温度を350℃、RFを200W、距離を13.5mmとする。

このときの成膜速度はおよそ2000〜2300Å/minであり、従来の約3倍の成膜速度である。

また、クリーニングは実施例1と同様におこなう。ただし、反応室内の全圧はおよそ1torrとし、基板ホルダー403と電極との距離は50〜60mmとする。

本実施例においてもエッチング時間は20〜40分と大幅に短縮する。

【発明の効果】
このように、プラズマCVD装置において、大型化や加工の容易さに有利な導電性の材料を用いながら、アーク放電等の余計な放電の起こらない装置を得ることができる。また、反応室の内壁に膜は付着せず絶縁体表面に付着するので、反応室内のパーティクルなどの量が減らすことができる。
さらに本発明のクリーニング方法を用いることで、クリーニング時間が短縮し、装置の稼働時間の生産寄与の割合を高めることができる。
