【発明の属する技術分野】
本発明は、例えば、液晶ディスプレイ(LCD)のガラス基板などの欠陥検査に用いられる基板検査装置に関するものである。

【従来の技術】
従来、LCDに用いられるガラス基板の欠陥検査には、ガラス基板表面に照明光を当て、その反射光の光学的変化から基板表面の傷などの欠陥部分を観察するマクロ観察と、マクロ観察で検出された欠陥部分を拡大して観察するミクロ観察を切り替えて可能にしたものがある。

そこで、従来、特開平5−322783号公報に開示されるように、X、Y方向に水平移動可能にしたX−Yステージに対応させてマイクロ観察系とミクロ観察系を設け、X−Yステージ上に被検査基板を載置した状態から、X−YステージをX、Y方向の2次元方向に移動して被検査基板の検査部位をマイクロ観察系またはミクロ観察系の観察領域に位置させることで、被検査基板面の欠陥部分に対するマクロ観察またはミクロ観察を可能にしたものがある。

また、特開平5−127088号公報に開示されるように、対物レンズの光軸に直交する平面上の交差するX−Y方向の一方向にステージを水平移動させるとともに、他方向に対物レンズを移動させることで、ステージ上の試料の全範囲を観察可能にしたものもある。

【発明が解決しようとする課題】
ところで、最近、LCDの大型化にともないガラス基板のサイズは、ますます大型化の傾向にあるが、前者は、このような大型サイズのガラス基板の欠陥検査において、X−YステージをX、Y方向の2次元方向に水平移動するようになっていることから、基板面積の4倍もの移動範囲が必要となり、このため、基板サイズの大型化とともに、装置の大型化を免れない。また、ガラス基板上の欠陥部分を特定するスポット照明は、基板全面をカバーするためX−Yステージの中心付近に位置せざるをえないことから、スポット照明は、観察者から遠く離れることとなり、微小な傷に対する目視による位置決めが困難になっている。

また、後者は、ステージの移動をX−Y方向の一方向のみにできるので、上記従来のものに比べて小型化できるが、それでもステージが水平に配置されているため基板面積の2倍もの移動範囲が必要となり、さらなる小型化を望むことは無理である。また、X−Y方向の他方向に移動可能とした対物レンズは、リレーレンズを介してベース上で観察鏡筒に取り付けた接眼レンズに連繋され、接眼レンズの位置を固定した状態で、対物レンズのみを移動可能としているため、対物レンズにより観察される試料上の欠陥位置が接眼レンズでの観察位置から遠く離れることがある。

このことは、例えば、試料上の欠陥部を目視観察による確認を行いながら欠陥部にスポット照明を合致させる場合や、接眼レンズによるミクロ観察を行うような場合に、観察者は、試料上の遠く離れた欠陥部の位置まで移動して欠陥状態を目視観察で確認し、再び接眼レンズ位置まで戻って観察像を確認するようになるため、面倒な動きが必要となり、欠陥部分の正確な観察に支障をきたすばかりか、観察者に多大な労力を強いるという問題があった。また、このようなことは、最近の試料であるガラス基板の大型化にともない観察者の移動する距離は一層大きくなり、さらに大きな問題になっている。

本発明は、上記事情に鑑みてなされたもので、正確な欠陥部観察を行うことができるとともに、観察作業の軽減化を実現できる基板検査装置を提供することを目的とする。

【課題を解決するための手段】
本発明の基板検査装置は、45°〜重力方向に対してほぼ平行に近い状態の間で傾斜して支持されるベースと、被検査基板を保持し前記ベースの傾斜面の一方向に沿って移動可能に設けられた基板保持手段と、前記基板保持手段を跨いで前記ベースの固定配置された橋型ガイドと、前記基板保持手段の移動方向と交差する前記橋型ガイドの水平部に沿って移動可能に設けられた対物レンズを有する顕微鏡観察ユニットと、前記基板保持手段に保持された前記被検査基板表面に対して所定の照明角度でマクロ照明光を照射するマクロ照明ユニットと、前記マクロ照明光で照射した前記被検査基板表面の反射光の変化をマクロ観察して検出された前記被検査基板表面の欠陥部に前記対物レンズの観察範囲が合致するように前記基板保持手段及び前記顕微鏡観察ユニットを移動制御する制御手段と、を具備したことを特徴としている。

また、前記顕微鏡観察ユニットは、前記対物レンズから所定距離だけ離して前記被検査基板表面の欠陥部の位置を指定するスポット照明を一体に設け、前記制御手段は、前記マクロ観察により検出された欠陥部に前記スポット照明の照射範囲が合致するように前記基板保持手段及び前記顕微鏡観察ユニットを移動して前記欠陥部の位置を指定し、この指定された欠陥部の位置座標に基づいて前記対物レンズの観察範囲が前記欠陥部に合致するように前記基板保持手段及び前記顕微鏡観察ユニットを移動制御するようにしている。
さらに、前記制御手段は、前記スポット照明により指定された前記被検査基板表面の各欠陥部の位置データを記憶し、各欠陥部の位置データ及び前記対物レンズと前記スポット照明との相対距離データに基づいて前記各欠陥部に前記対物レンズの観察範囲が合致するように前記基板保持手段及び前記顕微鏡観察ユニットを移動制御するようにしている。

さらに、前記制御手段は、目視による前記マクロ観察により検出された前記被検査基板表面の各欠陥部に前記スポット照明の照射範囲を移動させて指定したときの前記基板保持手段の位置と前記顕微鏡観察ユニットの位置から指定された欠陥部の位置座標を読み取って記憶部に記憶し、この記憶部に記憶された全ての欠陥部の位置座標データに基づいて前記基板保持手段及び前記顕微鏡観察ユニットを移動制御するようにしている。
さらに、前記マクロ照明光で照射した前記被検査基板表面の反射光の変化を撮像するマクロ観察手段と、このマクロ観察手段で撮像された前記被検査基板の画像データを処理して前記被検査基板上の各欠陥部を検出する画像処理部とを備え、前記制御部は、前記画像処理部で検出された前記各欠陥部の位置データに基づいて前記各欠陥部に前記対物レンズの観察範囲が合致するように前記基板保持手段及び前記顕微鏡観察ユニットを移動制御するようにしている。
さらに、前記マクロ照明ユニットは、前記被検査基板の寸法より狭い範囲で前記マクロ照明光を照明し、前記基板保持手段を前記一方向に移動させて前記被検査基板の全面に対して前記マクロ照明光を照射するようにしている。

この結果、本発明によれば、観察者は、同じ場所に居ながらにして、接眼レンズで覗くことによる顕微鏡観察と接眼レンズから目を離しての目視観察を交互に行うことができ、欠陥部の目視での状態と見比べながら顕微鏡観察を行うことにより、欠陥部の状態を正確に把握することができる。さらに、観察者は、同じ場所に居ながらにして、接眼レンズで覗くことによる顕微鏡観察を行うことができ、観察者の不必要な動きをなくすことで、観察作業の軽減化を実現できる。

本発明によれば、被検査基板表面に対するマクロ照明の照明条件を観察に適した照明角度に設定でき、精度の高い欠陥検査を行うことができる。

【発明の実施の形態】
以下、本発明の実施の形態を図面に従い説明する。
(第1の実施の形態)
図1は、本発明の第1の実施の形態が適用される基板検査装置の概略構成を示している。図において、1は架台で、この架台1には、ベース2を傾斜して支持している。この場合、ベース2の傾斜面は、45°〜重力方向に対してほぼ平行に近い状態の間で傾斜するようになっている。図示例では、60°に傾斜させてある。

そして、このベース2の傾斜面に、被検査基板保持手段としてホルダ3を設けている。このホルダ3は、LCDに用いられるガラス基板のような大型の被検査基板4を載置保持するもので、ここでは、被検査基板4の下端を位置決めピン5にて支持し、さらにベース2の傾斜面上で交差するX−Y方向の一方向、ここではY方向に直線移動できるようになっている。また、ベース2には、ホルダ3のY方向の位置座標を検出するYスケール6を設けている。

ベース2には、ホルダ3を跨いで、ホルダ3の移動方向と直交する方向にXガイド7を設けている。このXガイド7は、スポット照明8を有するミクロ観察ユニット9をXガイド7に沿って、上述したX−Y方向の他方向、ここではX方向に移動可能に支持している。ここで、スポット照明8は、レーザあるいは光学的に集光された可視光をホルダ3上の被検査基板4表面に投光するものである。この投光による被検査基板4表面の反射光は、後述するマクロ照明用ユニット11の反射光より明るくなっており、マクロ観察中でも目視観察できるようになっている。また、ミクロ観察ユニット9は、対物レンズ91と接眼レンズ92を有する顕微鏡機能を備えたもので、観察者は、接眼レンズ92により対物レンズ91より得られる観察像を観察できるようになっている。この場合、ミクロ観察ユニット9の対物レンズ91と接眼レンズ92は近接して配置されている。また、Xステージ7には、ミクロ観察ユニット9のX方向の位置座標を検出するXスケール10を設けている。

一方、架台1の上方には、マクロ照明用ユニット11を設けている。このマクロ照明用ユニット11は、大径のレンズを有し、ホルダ3上の被検査基板4面を均一に照明するようにしている。つまり、このようなマクロ照明用ユニット11による面光源をホルダ3上の被検査基板4表面を均一に照明し、観察者の目視観察により被検査基板4表面での反射光の変化を欠陥部として検出している。具体的には、基板の膜厚の斑や透明膜上のピンホール、膜下のごみなどによる干渉パターンを観察者の目視により観察して欠陥部を認識するようにしている。

そして、このように構成した基板検査装置本体100に制御部12を接続している。この制御部12は、Yスケール6およびXスケール10からの位置座標の管理、ミクロ観察ユニット9、スポット照明8およびホルダ3の移動制御を行うもので、さらにスポット照明8の照射範囲とミクロ観察ユニット9の観察範囲のそれぞれの中心間の相対距離を予め記憶していて、スポット照明8の照射範囲を被検査基板4上の欠陥部に位置させた状態で所定の指示を与えることにより、Yスケール6およびXスケール10のデータから欠陥部の位置座標が記憶部121に記憶され、この位置座標とスポット照明8の照射範囲とミクロ観察ユニット9の観察範囲のそれぞれの中心間の相対距離データに基づいて、被検査基板4上に指定された欠陥部がミクロ観察ユニット9の対物レンズ91の観察範囲に合致するように移動制御する。

次に、このように構成した実施の形態の動作を説明する。
まず、観察者は、図示しないジョイスティックやキーボードにより制御部12に指示を与え、ホルダ3を上方に移動させてXガイド7から離すとともに、ミクロ観察ユニット9、スポット照明8をXガイド7の端部まで移動させてホルダ3から離す。図1は、この状態を示している。

次に、被検査基板4をホルダ3上で位置決めピン5に支持させるとともに、ホルダ3の傾斜面に被検査基板4を載置し、図示しない吸着手段などにより被検査基板4を確実に保持した後、欠陥検査を開始する。

この場合、図2に示すように、マクロ照明用ユニット11によりホルダ3上の被検査基板4表面を均一に照明する。そして、この状態から、被検査基板4の膜厚の斑や透明膜上のピンホール、膜下のごみなどによる干渉パターンを観察者の目視により観察して、欠陥部を認識する。

この場合、マクロ照明用ユニット11は、被検査基板4の幅寸法よりも広い範囲を照明しているが、被検査基板4の長さ寸法より狭い範囲ならば、ホルダ3をベース2で上下動させて被検査基板4全面を網羅する。

次に、観察者が目視により被検査基板4上の欠陥部を認識すると、ホルダ3をベース2に沿って上下動するとともに、ミクロ観察ユニット9をXガイド7に沿って左右に移動することにより、被検査基板4上の欠陥部をスポット照明8のスポット照射範囲に位置させる。そして、この状態から、観察者がキー操作を行い、制御部12に所定の指示を与えると、Yスケール6およびXスケール10のデータに基づいて欠陥部の位置座標が求められ記憶部121に記憶される。続いて、制御部12は、この位置座標データと予め記憶しているスポット照明8の照射範囲とミクロ観察ユニット9の観察範囲のそれぞれの中心間の相対距離のデータを用いて、ホルダ3およびミクロ観察ユニット9を移動制御し、目視確認した被検査基板4上の欠陥部をミクロ観察ユニット9の対物レンズ91の観察範囲まで移動させる。個々の欠陥部に対してマクロ観察の直後にミクロ観察する場合には、スポット照明8により欠陥位置を指定した状態で、ホルダ3をスポット照明8とレンズ91の距離だけ移動させることにより、欠陥部を対物レンズ91の観察範囲に合致させることができる。これにより、観察者は、ミクロ観察ユニット9の接眼レンズ92を覗くことにより、対物レンズ91を介して得られる被検査基板4上の欠陥部を顕微鏡観察できることになる。

また、再び、図示しないキー操作によりマクロ観察を指示すると、被検査基板4上の欠陥部は、スポット照明8の照射範囲に戻され、干渉パターンによる再確認が行える。そして、続けて、他の欠陥部観察する場合には、上述した操作を繰り返すことになる。

その後、欠陥検査が終了したならば、観察者は、再び図示しないジョイスティックやキーボードにより制御部12に所定の指示を与え、ホルダ3をXガイド7の上方に移動させ、さらにミクロ観察ユニット9、スポット照明8をXガイド7の端部に移動させてホルダ3から被検査基板4を交換できるように初期位置に復帰させる。

そして、被検査基板4のホルダ3上の吸着を解除した状態で基板4を垂直またはこれに近い角度まで引き起こして、ホルダ3から取り除く。このホルダ3から取り除く際は、被検査基板4の下端は、位置決めピン5に支持され、落下する危険がないので、基板4の両端に持ち変えることもできる。

従って、このようにすれば被検査基板4上の欠陥部をスポット照明8のスポット照射範囲に位置させるのに、被検査基板4を載置したホルダ3をベース2に沿って上下動しながら、ミクロ観察ユニット9をXガイド7に沿って左右に移動するようになるので、ホルダ3の移動は、被検査基板4面積の2倍程度にでき、さらにホルダ3を傾斜させることにより設置面積を小さくでき、装置の大型化を最小限に止めることができる。

また、被検査基板4上の欠陥部をスポット照明8の照射範囲に位置させた状態から、さらに被検査基板4上の欠陥部をミクロ観察ユニット9の対物レンズ91の観察範囲に移動させるようになるが、この状態では、被検査基板4上の欠陥部近傍にミクロ観察ユニット9の接眼レンズ92が位置されることから、観察者は、同じ場所に居ながらにして、接眼レンズ92を覗くことによる顕微鏡観察と接眼レンズ92から目を離しての目視観察を交互に行うことができるので、欠陥部の目視での状態と見比べながら顕微鏡観察を行うことにより、欠陥部の状態を正確に把握することができ、さらに、観察者の不必要な動きをなくすことで、観察作業の労力の軽減を実現できる。しかも、ホルダ3を傾斜させることにより、特に、重力方向に対してほぼ平行に近い状態で傾斜させることで、被検査基板4が観察者に近接して欠陥部が見易くなるとともに、スポット照明の位置決めも正確にでき、さらに、ホルダ3に保持される被検査基板4は、観察者の目の高さで目視観察や顕微鏡観察ができるので、さらに作業性を向上することができる。
(第2の実施の形態)
図3は、本発明の第2の実施の形態の概略構成を示すもので、図1と同一部分には、同符号を付している。

この場合、Xガイド7にスポット照明21を有するミクロ観察ユニット22をXガイド7に沿って移動可能に支持している。このミクロ観察ユニット22は、対物レンズ221、リレー光学系222および接眼ユニット223を有する顕微鏡機能を備えたもので、観察者は、接眼ユニット223によりリレー光学系222を介して対物レンズ221より得られる観察像を観察できるようになっている。リレー光学系222は、対物レンズ221と接眼ユニット223との間の光路を任意の方向に変えられるようにしたもので、観察者による接眼ユニット223での観察場所を任意に変えられるようになっている。また、接眼ユニット223は、接眼レンズを有するものである。リレー光学系222は、図4に示すように2つに分割され、対物レンズユニット(221)と接眼ユニット223とは回転部222a、222bによって接続され、上下のリレー光学系222は、回転部222cによって接続されている。リレー光学系222内のミラー222d〜222gにより対物レンズユニット(221)と接眼ユニット223が光学的に接続されている。

しかして、このような構成によれば、リレー光学系222を介して接眼ユニット223を任意の位置に移動できるので、観察者は顕微鏡観察の際の位置を、例えば、欠陥部の目視観察を行い易い場所にするなど、観察位置を任意の場所に設定することができる。勿論、この場合も上述した第1の実施の形態と同様な効果を期待できる。また、図5に示すように対物レンズ側のリレー光学系222が接眼ユニット側のリレー光学系222の上になるように配置させることにより、2つのリレー光学系222の高さがキャンセルされるので、接眼ユニットと対物レンズユニットとの間の相対高さを小さくできる。
(第3の実施の形態)
上述した各実施の形態では、被検査基板4上の欠陥部をスポット照明8(21)のスポット照射範囲に位置させると、制御部12は、さらにホルダ3およびミクロ観察ユニット9(22)を移動制御し、目視で確認した被検査基板4上の欠陥部をミクロ観察ユニット9(22)の対物レンズ91(221)の観察範囲まで移動させ、その都度、観察者により被検査基板4上の欠陥部を顕微鏡観察するようにしたが、この第3の実施の形態では、被検査基板4上の全ての欠陥部を目視観察したのち、これら欠陥部についてミクロ観察ユニット9(22)による顕微鏡観察を行うようにしている。

そして、被検査基板4上の全ての欠陥部の目視観察が終了したところで、観察者が制御部12に対し所定の指示を与えると、制御部12の記憶部121より最初の欠陥部の座標データが読み出される。すると、この読み出された座標データと、予め記憶しているスポット照明8の照射範囲とミクロ観察ユニット9の観察範囲のそれぞれの中心間の相対距離のデータにより、ホルダ3およびミクロ観察ユニット9がそれぞれ移動制御され、被検査基板4上の最初の欠陥部がミクロ観察ユニット9の対物レンズ91の観察範囲まで移動させる。これにより、観察者は、ミクロ観察ユニット9の接眼レンズ92を覗くことで、対物レンズ91より被検査基板4上の欠陥部を顕微鏡観察できる。

次に、観察者が制御部12に対し所定の指示を与えると、記憶部121より2番目の欠陥部の座標データが読み出され、この座標データに基づいて、上述したと同様にして、今度は被検査基板4上の2番目の欠陥部がミクロ観察ユニット9の対物レンズ91の観察範囲まで移動され、ミクロ観察ユニット9の接眼レンズ92による欠陥部の顕微鏡観察が行われる。

従って、このようにすれば、最初にマクロ照明用ユニット11によるマクロ照明の下で、目視観察により被検査基板4上の全ての欠陥部の認識を行い、これら各欠陥部の座標データを記憶部121に記憶しておき、この後に、記憶部121より各欠陥部の座標データを順に読み出しながらミクロ観察ユニット9の対物レンズ91の観察範囲に被検査基板4上の各欠陥部を移動して、ミクロ観察ユニット9の接眼レンズ92による顕微鏡観察を行うようにしたので、マクロ観察とミクロ観察を分け、しかもミクロ観察ユニット9でのミクロ観察を集中的に行うことができるようになり、被検査基板4上の各欠陥部のミクロ観察による状態検査をさらに精度よく行うことができる。勿論、この場合も上述した第1の実施の形態と同様な効果を期待できる。

なお、上述では、第1の実施の形態を示す図1を援用して説明したが、第2の実施の形態を示す図3の場合についても、同様に実施の形態できる。
(第4の実施の形態)
上述した各実施の形態では、マクロ照明の下で目視観察により被検査基板4上の欠陥部を認識するようにしているが、この第4の実施の形態では、TVカメラを用いて被検査基板4の画像を取り込み、画像処理により欠陥部を検出し、ミクロ観察ユニット9(22)による顕微鏡観察を行うようにしている。

図6は、本発明の第4の実施の形態の概略構成を示すもので、図1と同一部分には、同符号を付している。
この場合、ベース2上のホルダ3に対応させてTVカメラ31を設けている。このTVカメラ31は、ホルダ3上に載置される被検査基板4面を撮像するものである。そして、このTVカメラ31に画像処理部32を接続し、この画像処理部32に制御部33を接続している。画像処理部32は、TVカメラ31で撮像された被検査基板4の画像データを取り込むとともに、この画像データを処理することで、被検査基板4上の欠陥部を検出し、これら欠陥部の位置データを制御部33に出力するようにしている。制御部33は、画像処理部32からの欠陥部の位置データに基づいて、ホルダ3およびミクロ観察ユニット9をそれぞれ移動制御し、被検査基板4上の各欠陥部をミクロ観察ユニット9の対物レンズ91の観察範囲まで移動させるようにしている。
